Since Marconi’s transatlantic wireless experiment in 1901, there has been tremendous growth in wireless communication evolving from spark-gap telegraphy to today’s mobile phones equipped with Internet access and multimedia capabilities. The omnipresence of wireless communication can be observed in widespread use of cellular telephony, short-range communication through wireless local area networks and personal area networks, wireless sensors and many others. The frequency spectrum from 1 to 6 GHz accommodates the vast majority of current wireless standards and applications. Coupled with the availability of low cost radio frequency (RF) components and mature integrated circuit (IC) techn- ogies, rapid expansion and implementation of these systems is witnessed. The downside of this expansion is the resulting scarcity of available bandwidth and allowable transmit powers. In addition, stringent limitations on spectrum and energy emissions have been enforced by regulatory bodies to avoid interference between different wireless systems.

The analysis considers both linear and nonlinear operation. It indicates that fast rail-to-rail switching has to be achieved to minimize phase noise. Additionally, in conventional design the flicker noise in the bias circuit can potentially dominate the phase noise at low offset frequencies. Therefore, for narrow bandwidth PLLs, noise up conversion for the bias circuits should be minimized. We define the effective Q factor (Qeff) for ring oscillators and predict its increase for CMOS processes with smaller feature sizes. Our phase noise analysis is validated via simulation and measurement results. The digital switching noise coupled through the power supply and substrate is usually the dominant source of clock jitter. Improving the supply and substrate noise immunity of a PLL is a challenging job in hostile environments such as a microprocessor chip where millions of digital gates are present.

The configuration helps to minimize the difference in phase noise performance between the two modes, while achieving a wide tuning range. To verify the concept, an mm-wave VCO that operates at 30 GHz is designed in a commercial 0.18-um CMOS technology, with an approximate simulated tuning range of 20%. A dual-mode oscillator is also designed in 0.13-um CMOS technology at 60 GHz.

Varactor, transistor, and inductor designs are optimized to reduce the parasitic capacitances. An investigation of tradeoff between quality factor and tuning range for MOS varactors at 24 GHz has shown that the polysilicon gate lengths between 0.18 and 0.24 micrometer result in both good quality factor (>12) and Cmax/Cmin ratio (~3) in the 0.13-micrometer CMOS process used for the study. The components were utilized to realize a VCO operating around 60 GHz with a tuning range of 5.8 GHz. A 99-GHz VCO with a tuning range of 2.5 GHz, phase noise of --102.7 dBc/Hz at 10-MHz offset and power consumption of 7-15 mW from a 1.5-V supply and a 105-GHz VCO are also demonstrated. This is the CMOS circuit with the highest fundamental operating frequency. The lumped element approach can be used even for VCOs operating near 100-GHz and it results in a smaller circuit area.

Book excerpt: Technology developments have made CMOS a strong candidate in high-frequency applications because of its low power, low cost and higher-level integration. However, as an essential element in an RF building block, a CMOS device is not as good as a BJT device in terms of speed and a HEMT device in terms of noise performance. Therefore, conventional low-frequency design techniques for CMOS circuits may not satisfy the requirements for high-frequency applications wherein the operating frequencies get close to the cut-off frequency of a CMOS device. This research work explores design techniques for various high-frequency circuits at 10 GHz, 60 GHz and up to 110 GHz. Individual building blocks including low-noise amplifiers, voltage-controlled oscillators, high-frequency true-single-phase-clock frequency dividers, and mm-wave amplifiers are studied thoroughly using both theoretical analysis and practical circuit designs. Related fundamental techniques, such as MOS device modeling and de-embedding techniques, are also explored. Furthermore, as a prototype of system-level integration, a Ku-band LNB front-end is implemented for the application of a satellite receiver.
