Book excerpt: The main focus of this dissertation is to improve the performance of thermoelectric (TE) infrared (IR) detectors. TE IR detectors are part of uncooled detectors that can operate at room temperature. These detectors have been around for many years, however, their performance has been lower than their contesting technologies. A novel high-responsivity uncooled thermoelectric infrared detector is designed, fabricated, and characterized. This detector features a single stand-alone polysilicon-based thermocouple (without a supporting membrane) covered by an umbrella-like optical-cavity IR absorber. It is proved that the highest responsivity in the developed detectors can be achieved with only one thermocouple. Since the sub-micrometer polysilicon TE wires are the only heat path from the hot junction to the substrate, a superior thermal isolation is achieved. A responsivity of 1800 V/W and a detectivity of 2∗108 (cm.Hz[superscript 1/2]W[superscript −1]) are measured from a 20[micrometer] x 20[micrometer] detector comparable to the performance of detectors used in commercial focal planar arrays. This performance in a compact and manufacturable design elevates the position of thermoelectric IR sensors as a candidate for low-power, high performance, and inexpensive focal planar arrays. The improvement in performance is mostly due to low thermal conductivity of thin polysilicon wires. A feature is designed and fabricated to characterize the thermal conductivity of such a wire and it is shown for the first time that the thermal conductivity of thin polysilicon films can be much lower than that of the bulk. Thermal conductivity of ~110nm LPCVD polysilicon deposited at 620C is measured to be ~3.5W/m.K.

Book excerpt: Investigating semiconductor materials and devices at the nanoscale has become crucial in order to maintain the exponential development in today's technology. There is a critical need for making devices lower in power consumption and smaller in size. Nanoscale semiconductor materials provide a powerful platform for optoelectronic device engineers. They own interesting properties which include enhanced photoconductivity and size-tunable interband transitions. In this research, different types of nanostructures were investigated for optoelectronic devices: nanocrystals, nanowires, and thin-films. First, lead selenide nanocrystals with narrow bandgap were synthesized, size-tailored, and functionalized with molecular ligands for the application of uncooled near-infrared photodetectors. The devices showed strong room-temperature responsivity that is covering the entire near-infrared spectral region. In the second investigation self-powered devices based on asymmetric Schottky contacts were designed and fabricated to efficiently detect near-infrared radiations without external biasing. The dimensions and the type of the metal contacts were optimized in order to improve on the device performance. Then silicon nanowires were integrated with the asymmetric contacts to further enhance the performance of the self-powered detectors by increasing the light absorption. Third, an array of gold thin-films was designed to enhance the photocurrent in the near-infrared through the internal photoemission of hot electrons. The photocurrent enhancement was studied as function of thickness and type of the metal thin-film. Overall, those investigations provided important design considerations for future optoelectronic devices based on nanostructures. Moreover, the implementation of nanostructures with the devices showed superior performance as compared to the bulk.

Book excerpt: The advent of microelectromechanic system (MEMS) technologies and nanotechnologies has resulted in a multitude of structures and devices with ultra compact dimensions and with vastly enhanced or even completely novel properties. In the field of photonics it resulted in the appearance of new paradigms, including photonic crystals that exhibit photonic bandgap and represent an optical analog of semiconductors and metamaterials that have subwavelength features and may have almost arbitrary values of effective refractive index, including those below zero. In addition to that, a whole new field of plasmonics appeared, dedicated to the manipulation with evanescent, surface-bound electromagnetic waves and offering an opportunity to merge nanoelectronics with all-optical circuitry. In the field of infrared technologies MEMS and nanotechnologies ensured the appearance of a new generation of silicon-based thermal detectors with properties vastly surpassing the conventional thermal devices. However, another family of infrared detectors, photonic devices based on narrow-bandgap semiconductors, has traditionally been superior to thermal detectors. Literature about their micro and nanophotonic enhancement has been scarce and scattered through journals. This book offers the first systematic approach to numerous different MEMS and nanotechnology-based methods available for the improvement of photonic infrared detectors and points out to a path towards uncooled operation with the performance of cryogenically cooled devices. It is shown that a vast area for enhancement does exists and that photonic devices can readily keep their leading position in infrared detection. The various methods and approaches described in the book are also directly applicable to different other types of photodetectors like solar cells, often with little or no modification.

Book excerpt: This thesis makes a significant contribution to the development of cheaper Si-based Infrared detectors, operating at room temperature. In particular, the work is focused in the integration of the Ti supersaturated Si material into a CMOS Image Sensor route, the technology of choice for imaging nowadays due to its low-cost and high resolution. First, the material is fabricated using ion implantation of Ti atoms at high concentrations. Afterwards, the crystallinity is recovered by means of a pulsed laser process. The material is used to fabricate planar photodiodes, which are later characterized using current-voltage and quantum efficiency measurements. The prototypes showed improved sub-bandgap responsivity up to 0.45 eV at room temperature. The work is further supported by a collaboration with STMicroelectronics, where the supersaturated material was integrated into CMOS-based sensors at industry level. The results show that Ti supersaturated Si is compatible in terms of contamination, process integration and uniformity. The devices showed similar performance to non-implanted devices in the visible region. This fact leaves the door open for further integration of supersaturated materials into CMOS Image Sensors.
