Available in PDF, EPUB and Kindle. Book excerpt: We report thermoelectric transport studies on Bi2Se3 topological insulator thin films with varied thickness grown by molecular beam epitaxy. We find that the Seebeck coefficient and thermoelectric power factor decrease systematically with the reduction of film thickness. These experimental observations can be explained quantitatively by theoretical calculations based on realistic electronic band structure of the Bi2Se3 thin films. Lastly, this work illustrates the crucial role played by the topological surface states on the thermoelectric transport of topological insulators, and sheds new light on further improvement of their thermoelectric performance.

Book excerpt: Abstract : We develop a tractable theoretical model to investigate the thermoelectric (TE) transport properties of surface states in topological insulator thin films (TITFs) of Bi2 Se3 at room temperature. The hybridization between top and bottom surface states in the TITF plays a significant role. With the increasing hybridization-induced surface gap, the electrical conductivity and electron thermal conductivity decrease while the Seebeck coefficient increases. This is due to the metal-semiconductor transition induced by the surface-state hybridization. Based on these TE transport coefficients, the TE figure-of-merit ZT is evaluated. It is shown that ZT can be greatly improved by the surface-state hybridization. Our theoretical results are pertinent to the exploration of the TE transport properties of surface states in TITFs and to the potential application of Bi2 Se3 -based TITFs as high-performance TE materials and devices.

Available in PDF, EPUB and Kindle. Book excerpt: The recently discovered time-reversal-invariant topological insulator (TI) has led to the flourishing of unique physics along with promises for innovative electronic and spintronic applications. However, the as-grown TI materials are not truly insulating but with a non-trivial bulk carrier density, which makes difficulties to the transport methods. In our work, we study the fundamental transport properties of TI and its heterostructure, in which various approaches are utilized to better reveal the surface state properties. In particular, in Chapter 2, in-situ Al surface passivation of Bi2Se3 inside MBE is investigated to inhibit the degradation process, reduce carrier density and reveal the pristine topological surface states. In contrast, we show the degradation of surface states for the unpassivated control samples, in which the 2D carrier density is increased by 39.2% due to ambient n-doping, the Shubnikov-de Hass oscillations are completely absent, and a deviation from WAL weak antilocalization is observed. In Chapter 3, through optimizing the material composition to achieve bulk insulating state, we present the ambipolar effect in 4-9 quintuple layers (Bi0.57Sb0.43)2Te3 thin films. We also demonstrate the evidence of a hybridized surface gap opening in (Bi0.57Sb0.43)2Te3 sample with thickness below six quintuple layers through transport and scanning tunneling spectroscopy measurements. By effective tuning the Fermi level via gate-voltage control, we unveil a striking competition between weak antilocalization and weak localization at low magnetic fields in nonmagnetic ultrathin films. In Chapter 4, we study the magnetic properties of Bi2Se3 surface states in the proximity of a high Tc ferrimagnetic insulator YIG. Proximity-induced magnetoresistance loops are observed by transport measurements with out-of-plane and in-plane magnetic fields applied. More importantly, a magnetic signal from the Bi2Se3 up to 130 K is clearly observed by magneto-optical Kerr effect measurements. Our results demonstrate the proximity-induced TI magnetism at higher temperatures, which is an important step toward room-temperature application of TI-based spintronic devices. The engineering of a TI and FMI heterostructure will open up numerous opportunities to study high temperature TI-based spintronic devices, in which the TI is controlled by breaking the TRS using a FMI with perpendicular magnetization component. A YIG film with out-of-plane anisotropy at> 300 K could potentially manipulate the magnetic properties of a TI may even above room temperature.

Book excerpt: These lectures are designed to introduce students to the fundamentals of carrier transport in nano-devices using a novel, “bottom up approach” that agrees with traditional methods when devices are large, but which also works for nano-devices. The goal is to help students learn how to think about carrier transport at the nanoscale and also how the bottom up approach provides a new perspective to traditional concepts like mobility and drift-diffusion equations. The lectures are designed for engineers and scientists and others who need a working knowledge of near-equilibrium (“low-field” or “linear”) transport. Applications of the theory and measurement considerations are also addressed. The lectures serve as a starting point to an extensive set of instructional materials available online.

Available in PDF, EPUB and Kindle. Book excerpt: Optoelectronics ranks one of the highest increasing rates among the different industrial branches. This activity is closely related to devices which are themselves extremely dependent on materials. Indeed, the history of optoelectronic devices has been following closely that of the materials. KLUWER Academic Publishers has thus rightly identified "Materials for Optoelectronics" as a good opportunity for a book in the series entitled "Electronic Materials; Science and Technology". Although a sound background in solid state physics is recommended, the authors have confined their contribution to a graduate student level, and tried to define any concept they use, to render the book as a whole as self-consistent as possible. In the first section the basic aspects are developed. Here, three chapters consider semiconductor materials for optoelectronics under various aspects. Prof. G. E. Stillman begins with an introduction to the field from the point of view of the optoelectronic market. Then he describes how III-V materials, especially the Multi Quantum Structures meet the requirements of optoelectronic functions, including the support of microelectronics for optoelectronic integrated circuits. In chapter 2, Prof.

Available in PDF, EPUB and Kindle. Book excerpt: Intense Terahertz Excitation of Semiconductors presents the first comprehensive treatment of high-power terahertz applications to semiconductors and low-dimensional semiconductor structures. Terahertz properties of semiconductors are in the center of scientific activities because of the need of high-speed electronics. This research monograph brigdes the gap between microwave physics and photonics. It focuses on a core topic of semiconductor physics providing a full description of the state of the art of the field. _ The reader is introduced to new physical phenomena which occur in the terahertz frequency range at the transition from semi-classical physics with a classical field amplitude to the fully quantized limit with photons. The book covers a wide range of optical, optoelectronic, and nonlinear transport processes, presenting experimental results, clearly visualizing models and basic theories. Background information for future work and exhaustive references of current literature are given. A particularly valuable feature is through the discussion of various technical aspects of the terahertz range like the generation of high-power coherent radiation, optical components, instrumentation, and detection schemes of short intense radiation impulses. The book complements, for the first time in form of a monograph, previous books on infrared physics which dealt with low-power optical and opto-electronic processes. It will be useful not only to scientists but also to advanced students who are interested in terahertz research.

Book excerpt: Topological insulators are insulating in the bulk, but process metallic states present around its boundary owing to the topological origin of the band structure. The metallic edge or surface states are immune to weak disorder or impurities, and robust against the deformation of the system geometry. This book, the first of its kind on topological insulators, presents a unified description of topological insulators from one to three dimensions based on the modified Dirac equation. A series of solutions of the bound states near the boundary are derived, and the existing conditions of these solutions are described. Topological invariants and their applications to a variety of systems from one-dimensional polyacetalene, to two-dimensional quantum spin Hall effect and p-wave superconductors, and three-dimensional topological insulators and superconductors or superfluids are introduced, helping readers to better understand this fascinating new field. This book is intended for researchers and graduate students working in the field of topological insulators and related areas. Shun-Qing Shen is a Professor at the Department of Physics, the University of Hong Kong, China.
