Book excerpt: L’objectif de cette thèse consiste, d’une part, à tester une technique de linéarisation par prédistorsion numérique des signaux en bande de base sans effets mémoire afin de réduire les distorsions générées par un transistor de puissance et d’autre part, à étudier les performances des transistors en fonction de l’impédance de source et des impédances de charge basse fréquence. Les paramètres de la fonction de prédistorsion sont déterminés après inversion des conversions AM/AM et AM/PM du transistor. Le transistor utilisé est un MESFET polarisé en classe AB à 1,575 GHz. Dans la première partie de ce travail, le transistor est adapté en entrée, la mesure de la conversion AM/AM instantanée a permis d’améliorer le C/I3 de 15 dB pour un signal 2-tons (largeur de bande de 1 MHz), sans dégrader le C/I5. En présence de signaux QPSK ou 16-QAM (1 Msps), l’ACPR est amélioré de 5 dB. Dans la deuxième partie de ce travail, les contours source-pull d’ACPR et d’EVM en présence d’un signal QPSK ont mis en évidence une variation de 3 dB pour l’ACPR et 0,8 point pour l’EVM. Par la suite, l’impédance de source a été fixée sur une impédance de compromis, sans trop dégrader les pertes par désadaptation en entrée ni la linéarité. Des variations de 1 dB et de 7 points ont été observées respectivement pour la puissance de sortie et le rendement dans la zone de compression du transistor en étudiant l’influence des impédances de charge basse fréquence. La variation maximale de l’ACPR est de 15 dB et est de 6 points pour l’EVM. L’impédance de charge basse fréquence optimale est très proche d’un court-circuit. Enfin, la prédistorsion numérique a permis de réduire l’ACPR de 5 dB et l’EVM de 1 point.

Un banc de mesure a été développé autour du Large Signal Network Analyser. Une caractéristique importante de ce banc est la méthode de couplage, qui a été améliorée à partir d’une technique localisée. Elle permet de changer les caractéristiques habituelles de couplage des signaux micro-ondes pour introduire un minimum de pertes dans le chemin de puissance micro-onde. Elle permet de mesurer jusqu’à 20 GHz. Dans un deuxième temps, l’ensemble des mesures du banc a été étendu en impulsions. Une méthode pour mesurer dans ce mode a été mise en place pour conserver toute la dynamique de notre système, pour des rapports cycliques descendant à 0.0001. Dans une dernière partie, l’intérêt de mesurer les formes d’ondes temporelles avec les performances électriques des transistors de puissance est d ́emontré, pour observer les zones limites d’utilisation des transistors en tension et en courant. Les capacités du banc de mesures à caractériser des composants GaN de puissance ont été prouvées, avec un HEMT AlGaN/GaN Tiger mesuré à 20 W en impulsions à 2 GHz.
