Abstract: Abstract of thesis entitled ELECTRONIC CHARACTERIZATION OF INDIVIDUAL SINGLE-WALLED CARBON NANOTUBES Submitted by Wong Chi Yan for the Degree of Master of Philosophy at The University of Hong Kong in September 2007 The outstanding properties of carbon nanotubes (CNTs) have attracted con- siderable research effort in the last decade. CNTs are quasi-one-dimensional materials which can be used to study fundamental quantum effects of one- dimensional systems. TherehasbeenagreatdealofinterestspecificallyinsemiconductingCNTs, which have shown to be promising candidates as the building blocks for the next-generation electronic applications. Carbon nanotube electronic devices have the potential to replace conventional silicon-based counterparts. How- ever, there are still obstacles that remain with regard to the scientific study or application oriented researches. For example, the growth orientation and the band gaps of individual CNTs are difficult to control. In addition, pronounced low-frequency current fluctuation, 1/f noise, exists. The measured noise levelisevencomparabletothesignallevelundersomecircumstances, therebylimit- ing the application of CNTs in low-signal electronics and the overall reliability of CNT based devices. In this thesis, single-walled CNTs (SWNTs) were chosen as a studying modelduetotheirsimplicityinnature. DifferentmethodsofindividualSWNT fieldeffecttransistor(FET)fabricationmethodswerecompared. Themethods included: (I) Directed growth of ultra long SWNTs on a wafer by CVD using ethanol, and (II) Dispersing the SWNTs fabricated by ordinary CVD, on the wafer with organic solvents. The noise behavior for both fabrication methods were characterized by DAQ and lock-in noise measurement methods. Thereafter, thebasicI-V measurementsoffabricatedSWNTFETdevices were also performed. The hysteresis effect and its time dependent measure- ments in FETs were illustrated. The measurements results suggested that the hysteresis effect in nanotube devices was attributed to the charge traps in the oxide layer of FETs. Finally, the 1/f noise of SWNT FETs was studied. It was shown that the 1/f noise arose from the carrier number fluctuations rather than mobility fluctuations, as a superposition of Lorentzian fluctuation spectra. The corre- -2 sponding Hooge constant was found to be gate dependent and about 10 in thelinearregime. Bycomparingwiththereportedsimulationresultofrandom telegraphsignal(RTS)noiseamplitudeinsubthresholdregime, itwasproposed that such Lorentzian fluctuation spectra were due to the RTS noise, arising from the gate potential fluctuations in the CNT, and the charge exchange be- tween CNT and oxide layer. These potential fluctuations were attributed to trapped charges in the oxide nearby which changed the number of carriers in the CNTs. Book excerpt: The one dimensional structure of single-walled carbon nanotubes (SWNTs) gives rise to optical phenomena that differ from bulk materials. This dissertation studies the separation of SWNTs dissolved in aqueous media using surfactant molecules, and the measurement of their intrinsic optical properties including absorption and emission. The SWNTs were separated from the bundled form using mechanical processing techniques such as sonication and centrifugation. A processing study, which isolated the effects of sonication frequency, sonication power, and centrifugation speed, was performed to determine the factors that lead to the best separation. The results of this study suggest that the suspensions are a mixture of individual tubes and small bundles. Prior determinations of intrinsic nanotube properties based on the assumption of isolated nanotubes will have to be revisited. The transient absorption spectrum was measured for the S11 subband region using monochromatic pump excitation at wavelengths corresponding to S22 subband transitions, where the exciting pump fluence was sufficient to create many excitons on a single nanotube. The transient decay kinetics followed a linear dependence that was proportional to 1/ t on a log-log scale with a slope of -0.5, which is consistent with the diffusion limited recombination of excitons in one dimension. This result suggests that the decay of photoexcitations in nanotubes is initially governed by two-body kinetics, which becomes a one-body process only in the long time limit. Our work refutes the one-electron model for the excited state relaxation of nanotubes proposed by others. When the transient decay was studied as a function of the initial exciton population, the diffusion coefficient was found to be a different constant value at each initial population. Local thermalization of the surrounding medium may cause this difference, as thermal relaxation occurs on a time scale that is longer than that of exciton recombination in SWNTs. This work further elucidates the mechanism of excited state relaxation in SWNTs, and advances the understanding of one-dimensional nanostructures.

Book excerpt: Carbon nanotubes (CNTs) are of great interest in today's research, and more and more researchers are getting interested in what happens when they interact with photons. While a light of certain intensity (usually a laser beam) shining on a carbon nanotube composition, usually two kinds of physical responses will be observed: photoconductivity and photomechanical actuation. Though photoconductivity of single carbon nanotube and thin CNT bundles has been studied thoroughly, photoconductivity of macro scale carbon nanotube devices is expected to have properties different from a single nanotube or thin nanotube bundles, since an interaction of electrodes and nanotube devices is going to play a significant role in the generation of photoconductivity. A study of photoconductivity of unaligned carbon nanotube films has been conducted by our group previously, which has proved some of our expectation of the differences. However, due to fabrication difficulty and structure fragility, the experiment and results about photoconductivity of aligned carbon nanotube fibers introduced in this master's thesis have never been reported before. This novel study will not only further reveal the differences of photoconductivity between macro scale carbon nanotube devices and a single nanotube, but also prove our expectation of the unique properties of aligned carbon nanotube fibers. In this thesis, the author will describe a fabrication procedure for partially aligned carbon nanotube fibers and the assembly step for the samples, then reason the experimental details. After that, the result will be introduced and labored. For the photocurrent of aligned CNT fibers, a "position effect", a dependency for the frequency of incident light pulse, and a linear photocurrent-intensity curve is observed, which are similar to the responses of unaligned films. But meanwhile, unique properties such as a fast dynamic response, an even faster dynamic response with "flood light exposure", a higher quantum efficiency and a dependency on the polarization of incident light will all be revealed. These results fit in our previous prediction of the electric mechanism of the photoconductivity of aligned CNT fibers, which is based on electron-hole pair generation and subsequent separation by both the built-in voltage at the electrode-fiber contact and the electrical fields induced by external voltage source and incident light. These results have also demonstrated that the molecular desorption mechanism may not be the dominant origin of the photoconductivity, since the dynamic response we observed is much faster than this process. Another contribution of this thesis is that we obtained a relatively large quantum efficiency (~6.4%) using partially aligned carbon nanotube fibers. This demonstrates that carbon nanotubes can be utilized in potential energy conversion devices as photo-detectors or solar cells, which together with the photomechanical applications of CNT structures is suggesting a promising future in research and engineering regarding carbon nanotubes.

Book excerpt: The carbon nanotube has long been seen as a next-generation semiconductor due to its 1D nanostructure and superior electrical properties. However, the characterization of it remains a challenge due to its ultra small diameter. It is suggested that a combination of theoretical simulations and experimental characterization would be suitable to reduce the time and effort needed to probe the properties of the defect of it. In this thesis, both finite element simulation and multiple characterization techniques, namely Raman Spectroscopy, Raman Imaging, Scanning Electron Microscopy and Atomic Force Microscopy, are performed to probe the effect of misalignment on the properties of deposited carbon nanotubes. The result of finite element simulation shows that the misalignment of nanotubes would lead to a drop in the total current flow through the device and a concentration of electrical current on a single nanotube. Experiments are then set up to probe a way of characterizing this defect. The diameter and bandgap of the carbon nanotube obtained from characterization is also used in the simulation. It is revealed that computer simulation and characterization results could be combined.
