Book excerpt: Atomically thin transition metal dichalcogenides (TMDCs), with the chemical stoichiometry MX2, where M is group VI transition metal atoms including Mo, W; and X is chalcogen atoms of S, Se and Te, have been emerging as a fast growing research field. Similar to graphene, a layered structure with weak van der Waals coupling between neighboring layers allows for them to be easily separated into single to few-layer thick samples. Different from graphene of zero band gap, they exhibit a band gap with magnitude between 1.5 and 2.0 eV and show current on-off ratios exceeding 108 in field-effect transistors. It has been discovered that an indirect to direct band-gap transition occurs in the monolayer limit at the K point of the Brillouin zone, which significantly enhances the photoluminescence quantum yield. Moreover, monolayer TMDCs are non-centrosymmetric arising from A and B sublattices being occupied by M and X atoms, respectively, which makes them an ideal laboratory to study valleytronics. The electronic structure of atomically thin TMDCs, mainly focusing on MoS2 and MoSe2, is investigated with optical absorption, photoluminescence and ultrafast pump-probe spectroscopic techniques in this thesis. First, we demonstrate continuous tuning of the electronic structure of atomically thin MoS2 on flexible substrates by applying a uniaxial tensile strain. A redshift at a rate of ~70 meV per percent applied strain for both mono- and bilayer MoS2 direct gap transitions, and at a rate 1.6 times larger for bilayer MoS2 indirect gap transitions, have been determined.Second, we investigate the optical response of monolayer MoS2 as a function of carrier density. Tightly bound negative trions, a quasi-particle composed of two electrons and a hole, are identified in doped monolayer MoS2. They possess a large binding energy (~ 20 meV), rendering trion effects significant even at room temperature. Third, we demonstrate that optical pumping with circularly polarized light can achieve complete dynamic valley polarization in monolayer MoS2. Moreover, we found that this polarization is retained for longer than 1 ns. Finally, preliminary results on the ultrafast dynamics in mono- and bilayer MoSe2 are presented. The photo-excited carrier dynamics is investigated via optical pump-probe technique.

Abstract: Atomically thin group-VI transition metal dichalcogenides (TMDC) has been emerging as a family of intrinsic 2-dimensional (2D) crystals with a sizeable bandgap in the visible and near infrared range, satisfying numerous requirements for ultimate electronics and optoelectronics. This intrinsic 2D crystal also provides a perfect platform for physics study in 2D semiconductors. The characteristic inversion symmetry breaking presented in monolayer TMDCs leads to non-zero but contrasting Berry curvatures and orbital magnetic moments at K/K' valleys located at the corners of the first Brillouin zone. These features provide an opportunity to manipulate electrons' additional internal degrees of freedom, namely the valley degree of freedom, making monolayer TMDC a promising candidate for the conceptual valleytronics. Besides, the strong spin-orbit interactions and the subsequent spin-valley coupling demonstrated in 2D TMDCs open potential new routes towards quantum manipulation. In this thesis, I give a brief review on the background and our progress of the physics study in 2D TMDCs (MoS2, WS2) via optical spectroscopy. Particularly, our experimental approach on the excitonic effect, valley dependent circular dichroism, and the spin-valley coupling in monolayer and bilayer TMDCs are elaborated in individual chapters. Book excerpt: Two-dimensional semiconductors have long been studied for their unique optical and electronic properties, but with the work of Novoselov and Geim on van der Waals materials, two-dimensional semiconductors have seen a surge of renewed interest. This dissertation focuses on monolayer transition metal dichalcogenides (TMDCs), a class of two-dimensional materials that can easily be fabricated by mechanical exfoliation, much like graphene. In their bulk form, these materials have indirect band gaps, but transition to direct gap semiconductors in the monolayer limit. The band-edge optical response of TMDCs, like WSe2 and MoS2, is dominated by exciton absorption occurring at the ±K-points of the Brillouin zone. Because of the unique electronic structure of these materials, these two points form distinct valleys in the band structure which can be exploited to produce valley polarization. Exciton quantum dynamics are characterized by two fundamental parameters, one of which is the dephasing rate, [gamma], which describes quantum dissipation arising from the interaction of the excitons with their environment (i.e. other excitons, impurities, etc...). This dissertation focuses on measuring the fundamental property of dephasing time (which is inversely proportional to the dephasing rate and homogeneous linewidth) in monolayer WSe2 through the use of two-dimensional coherent spectroscopy. Our measurements have revealed a homogeneous linewidth consistent with dephasing times in the sub-picosecond regime. We also characterize the role of exciton-exciton and exciton-phonon interactions, on the homogeneous linewidth, through excitation density and temperature dependent studies. These studies have revealed strong many-body effects and nonradiative population relaxation as the primary dephasing mechanisms. Microscopic calculations show that in perfect crystalline samples of monolayer TMDCs, the radiative lifetimes are also in the sub-picosecond regime due to the large oscillator strengths inherent in these materials. This result is consistent with the short dephasing times found experimentally.
