Book excerpt: With increasing demand for System on Chip (SoC) and System in Package (SiP) design in computer and communication technologies, integrated inductor which is an essential passive component has been widely used in numerous integrated circuits (ICs) such as in voltage regulators and RF circuits. In this work, soft ferromagnetic core material, amorphous Co-Zr-Ta-B, was incorporated into on-chip and in-package inductors in order to scale down inductors and improve inductors performance in both inductance density and quality factor. With two layers of 500 nm Co-Zr-Ta-B films a 3.5X increase in inductance and a 3.9X increase in quality factor over inductors without magnetic films were measured at frequencies as high as 1 GHz. By laminating technology, up to 9.1X increase in inductance and more than 5X increase in quality factor (Q) were obtained from stripline inductors incorporated with 50 nm by 10 laminated films with a peak Q at 300 MHz. It was also demonstrated that this peak Q can be pushed towards high frequency as far as 1GHz by a combination of patterning magnetic films into fine bars and laminations. The role of magnetic vias in magnetic flux and eddy current control was investigated by both simulation and experiment using different patterning techniques and by altering the magnetic via width. Finger-shaped magnetic vias were designed and integrated into on-chip RF inductors improving the frequency of peak quality factor from 400 MHz to 800 MHz without sacrificing inductance enhancement. Eddy current and magnetic flux density in different areas of magnetic vias were analyzed by HFSS 3D EM simulation. With optimized magnetic vias, high frequency response of up to 2 GHz was achieved. Furthermore, the effect of applied magnetic field on on-chip inductors was investigated for high power applications. It was observed that as applied magnetic field along the hard axis (HA) increases, inductance maintains similar value initially at low fields, but decreases at larger fields until the magnetic films become saturated. The high frequency quality factor showed an opposite trend which is correlated to the reduction of ferromagnetic resonant absorption in the magnetic film. In addition, experiments showed that this field-dependent inductance change varied with different patterned magnetic film structures, including bars/slots and fingers structures. Magnetic properties of Co-Zr-Ta-B films on standard organic package substrates including ABF and polyimide were also characterized. Effects of substrate roughness and stress were analyzed and simulated which provide strategies for integrating Co-Zr-Ta-B into package inductors and improving inductors performance. Stripline and spiral inductors with Co-Zr-Ta-B films were fabricated on both ABF and polyimide substrates. Maximum 90% inductance increase in hundreds MHz frequency range were achieved in stripline inductors which are suitable for power delivery applications. Spiral inductors with Co-Zr-Ta-B films showed 18% inductance increase with quality factor of 4 at frequency up to 3 GHz.

Their physical limitations to scalability along with their inherent losses make them the main obstacle in achieving monolithic system-on-chip platform (SoCP). For past decades researchers focused on integrating magnetic materials into on-chip inductors in the quest of achieving high inductance density and quality factor (QF). The state of the art on-chip inductor is made of an enclosed magnetic thin-film around the current carrying wire for maximum flux amplification. Though the integration of magnetic materials results in enhanced inductor characteristics, this approach has its own challenges and limitations especially in power applications. The current-induced magnetic field (HDC) drives the magnetic film into its saturation state. At saturation, inductance and QF drop to that of air-core inductors, eliminating the benefits of integrating magnetic materials. Increasing the current carrying capability without substantially sacrificing benefits brought on by the magnetic material is an open challenge in power applications. Researchers continue to address this challenge along with the continuous improvement in inductance and QF for RF and power applications. In this work on-chip inductors incorporating magnetic Co-4%Zr-4%Ta -8%B thin films were fabricated and their characteristics were examined under the influence of an externally applied DC magnetic field. It is well established that spins in magnetic materials tend to align themselves in the same direction as the applied field. The resistance of the inductor resulting from the ferromagnetic film can be changed by manipulating the orientation of magnetization. A reduction in resistance should lead to decreases in losses and an enhancement in the QF. The effect of externally applied DC magnetic field along the easy and hard axes was thoroughly investigated. Depending on the strength and orientation of the externally applied field significant improvements in QF response were gained at the expense of a relative reduction in inductance. Characteristics of magnetic-based inductors degrade with current-induced stress. It was found that applying an externally low DC magnetic field across the on-chip inductor prevents the degradation in inductance and QF responses. Examining the effect of DC magnetic field on current carrying capability under low temperature is suggested.

The use of magnetic cores in on-chip inductors is typically limited to applications well under 1 GHz. At higher frequencies, the performance of the magnetic core is severely limited by eddy current losses and ferromagnetic resonance. This work investigates the feasibility of using shape anisotropy to increase the ferromagnetic resonance frequency and thus allow the use of thin-film magnetic cores at frequencies up to 3 GHz. Magnetic cores are fabricated on top of existing chip- scale inductors. The effect of core shape and oxide layers, which are added to reduce eddy currents, on the magnetic properties of the film are investigated. Magnetic tunnel junctions (MTJs) are of interest in MRAM and spintronic logic circuit ap- plications due to their non-volatility, low-power operation, and size scalability. One limitation to the creation of scalable magnetic random access memory is thermal stability. For large devices, this energy barrier is proportional to the exchange stiffness of a material. Typically the thermal stability is measured in fabricated MRAM devices, and is used to back-calculate the exchange stiff- ness. This work presents a novel approach which uses images of magnetic domains, in conjunction with vibrating sample magnetometer and ferromagnetic resonance measurements, to measure the exchange stiffness in unpatterned films. This allows for estimation of the thermal stability that can be obtained by a given magnetic free layer without need to fabricate and measure completed de- vices. Using this approach, the exchange stiffness and expected thermal stability in MgO / CoFeB / spacer / CoFeB / MgO free layer structures with various spacer layer materials and thicknesses are compared.

Book excerpt: Integrated, switched-mode DC-DC converters are becoming widely adopted for in-package or on-chip power supply applications, however a limiting factor in their development is the relatively large size of passive components which are necessary in such a converter. By increasing the switching frequency above 100 MHz, a significant reduction in the inductance necessary for such a converter may be achieved and as a result a dramatic reduction in micro-inductor sizes may be afforded. Although considerable work has been done in the field of high-frequency micro-inductors on silicon, most of these devices have attempted to increase the inductance of such a structure at the expense of current-handling capacity, resulting in a low-power device. High-power micro-inductors, additionally, have only recently achieved a 100 Mhz operation frequency at the expense of significant losses in the thin-film magnetic enhancement layers used in these structures. If a high-power device is to successfully operate at 100 MHz with low loss, a combination of improved device design and novel magnetic thin-films is necessary. The goal of this work is to define the parameters of a high-frequency, power micro-inductor suitable for integration into an on-chip power conversion module. To achieve this goal, device and material models were developed for the first time to characterise these devices. Magnetic thin-films were characterized to ascertain the suitability of an electrodeposited thin-film as a replacement for RF-sputtered materials, desirable for the ability of an electrodeposited material to be plated in conformally thicker layers to achieve the required power density. Thin-film models were developed to extend the high-frequency permeability spectrum to account for the conductive seed layer present in an electrodeposited thin-film and the effects of shape and material thickness on anisotropy and permeability were modelled. These material models were verified against experimentally measured thin-films and determined to accurately predict the parameters of a thin-film material when it is integrated into a bounded geometry such as would be present in a micro-inductor. Device models were developed which analyze the inductance and loss in a micro-inductor structure, taking into account the shape-dependent anisotropy model and the presence of magnetic core-closure structures deposited to close the flux path between magnetic planes in a structure. The presence of gap in these core-closures is also considered which considers the cases of a non-magnetic and a magnetic gap. These models were verified against finite-element analysis as well as against fabricated micro-inductors. Finally, optimised stripline micro-inductors were fabricated and characterised for high-current and for high-frequency operation. Comparing these devices to the values expected from the device model, it is seen that the effects of shape and thickness predicted by the analytic models are seen in the fabricated structures, as well as a dependency of these on the magnitude of the AC current through the micro-inductors.

Book excerpt: As one of the three fundamental components for electronic circuits, inductors have been extensively used in a variety of applications such as power delivery, voltage regulation, microwave and RF (radio-frequency) integrated circuits. A lot of research was implemented to achieve high inductance density, low resistance and high quality factor. Compact inductors with high quality factor in radio frequency (RF) applications are of great interest nowadays. Most of the integrated inductors in RF integrated circuits (RFICs) consist of a spiral geometry without magnetic material and show inductances ranging between 1 and 10nH with low quality factors of 10. These spiral inductors typically have a low inductance areal density, which leads to large inductor area and strong electromagnetic interference that limit the RFIC performance. Increased inductance density and/or quality factor can be achieved using a magnetic material as the inductor core. However, the large loss tangent of these thick metallic magnetic thin films at MHz or GHz frequencies severely limited any quality factor enhancement to 100 MHz or less. It has been challenging to achieve simultaneous enhanced inductance and quality factor at RFs, particularly for GHz frequencies. On the other hand, the still growing demand to integrate more applications in mobile communication terminals comes along with the need to cover an increasingly larger frequency band, as these services are subjected to different standards. Electronic tunability becomes a main research issue since this will allow reducing the number of components in the terminal. Voltage tunable capacitors have been widely used in many different circuit applications. However, voltage tunable inductors have not been readily available, which severely limits their applications and the achievable tunable RF frequency range of LC tank circuits. The goals of this dissertation are designing and fabricating magnetic inductors with characteristic high quality factor and high tunability potential by E-field on Si substrate. The research work includes three parts which are summarized below. Firstly, integrated RF inductors with high quality factor have been designed, fabricated, measured and analyzed. In this part, the details of magnetic material selection will be discussed and multilayer FeGaB/Al2O3 films have been finally employed because of the demonstrated eddy-current loss reduction, lower out of plane anisotropy and higher permeability in comparison with a single FeGaB layer with the same thickness. Two model analysis about solenoid inductors that are useful for parameter determination have been presented followed by design matrix with over 20 different sets of dimensions. The fabricated inductors exhibit excellent high-frequency performance with a wide operation frequency range of DC-2.5GHz, in which the inductance of the integrated magnetic inductors show 100% enhancement compared with that of the same size air core inductor, as well as a high quality factor of over 20, showing great promise for RFIC applications. Secondly, based on the fabricated high Q inductors, a new type of tunable RF multiferroic inductors have been made on 0.5mm thick ferroelectric (011) cut lead magnetsium niobate - lead titanate (PMN-PT) slab. Under an applied voltage on the PMN-PT heterostructure, the inductance and quality factor can be both tuned through a strain mediated magnetoelectric coupling due to the change of E-field. By using this phenomena and removing back side Si of our devices to enhance magnetoelectric coupling between PMNPT and magnetic layer we have been able to show more than 100% tunability in frequency of GHz. DRIE inducing giant E-field tenability of magnetism and narrow linewidth in multiferroic laminates will also be discussed in detail. Last but not least, with the same magnetic material and fabrication process, we present a micromachined implementation of embedded magnetic solenoid transformers with high quality factor (Q) and low insertion loss. Transformers with excellent performance have been demonstrated, including a high quality factor of 14, flat inductance across a wide frequency range of 0.5–5 GHz, as well as high mutual coupling and low insertion loss, which make them great potential candidates for RFIC applications.

Custom integrated circuits are designed and fabricated in 45nm-SOI to provide the control system and power-train necessary to drive the power in- ductors. A silicon interposer is designed and fabricated in collaboration with IBM Research to integrate custom power inductors by 2.5D chip stacking, enabling power conversion with current density greater than 10A/mm2. The concepts and designs developed from this work will enable significant improvements in performance-per-watt of future microprocessors.
