Available in PDF, EPUB and Kindle. Book excerpt: "Boiling can provide several orders of magnitude higher performance than a traditional air cooled system in electronics cooling application. It can dissipate large quantities of heat while maintaining a low surface temperature to fluid difference. Flow boiling with microchannels has shown a great potential with its high surface area to volume ratio and latent heat removal. However, flow instabilities and early critical heat flux (CHF) have prevented its successful implementation. A novel flow boiling design based on a mechanistic approach is taken to overcome the above mentioned disadvantages while presenting a very low pressure drop. The design uses open microchannels with tapered manifold (OMM) to provide stable and efficient operation. The tapered manifold above the microchannels provides an increasing cross-sectional area in the flow direction. The extra flow cross-sectional area allows bubbles to emerge from the microchannels and expand in the manifold along the flow direction. Using a 6% taper and a moderately high inlet liquid flow Reynolds number of 1095, a CHF of 1.07 kW/cm^2 with a heat transfer coefficient of 295 kW/m^2°C and a pressure drop of 30 kPa was recorded. Baseline test with uniform manifold were conducted and compared with tapered geometry. The experimental data was substantiated with pressure drop modeling for the new geometry. High speed visualization was also conducted to understand the underlying mechanism in the tapered configuration."--Abstract.

This book was released on 2015 with total page 180 pages. Available in PDF, EPUB and Kindle. Book excerpt: "Flow boiling in microchannel heat sinks has been researched extensively for its use in the cooling of high-power electronics. Previous works have proven open microchannels with tapered gap manifolds are effective in delivering enhanced flow boiling performance, with significant reductions in pressure drop. This work explores the feasibility of employing ethanol as a dielectric fluid in an open microchannel geometry with tapered manifolds, under a gravity-driven flow. A heat flux of 217 ± 13 W/cm2 was dissipated with a pressure drop of only 8.8 ± 0.5 kPa. Parametric trends are presented regarding flow rate, taper, pressure drop characteristics, and their effect on critical heat flux, providing basic insight into designing high heat flux systems under a given gravitational head requirement. Based on the obtained results, design guidelines are developed for the manifold taper, ethanol flow rate, and imposed heat flux on the heat transfer coefficient and gravity head requirement for electronics cooling. Reducing flow instability and pressure drop, and enhancing heat transfer performance for a dielectric fluid will enable the development of pumpless cooling solutions in a variety of electronics cooling applications."--Abstract.

This book was released on 2016 with total page 180 pages. Available in PDF, EPUB and Kindle. Book excerpt: "Open Microchannel Manifold (OMM) with taper has proved instrumental in enhancing heat transfer performance in flow boiling while keep the pressure drop to a minimum. This makes it applicable in developing a low pressure drop system like a thermosiphon loop. To this end, a gravity-driven flow boiling system developed earlier was tested at low flow rates using ethanol. Based on the pressure drop and heat transfer data, a two-phase thermosiphon loop with a small ethanol head below 0.2 m was developed and tested with OMM configuration. A maximum heat flux of 136 W/cm2 was recorded at a wall superheat of 42 °C. Pressure drop data showed stable thermosiphon operation with lesser flow and pressure fluctuations over the microchannels with increase in heat flux. Stable operation was complimented with tremendously low pressure drop below 4 kPa near Critical Heat Flux (CHF). Investigations were also carried out on the effect of flow orientation on flow boiling performance in the gravity-driven flow boiling system by varying the orientations as horizontal flow (0°), vertical upflow (90°) and vertical downflow (-90°) flow. Flow couldn’t be sustained in the vertical upflow orientation, however, the system performed best in the horizontal flow orientation. The heat transfer performance of the thermosiphon loop was independent of the orientation of the test section with the horizontal and the vertical upflow configurations giving similar heat transfer performances."--Abstract.

Book excerpt: "The miniaturization of electronic components has resulted in higher heat generation on a smaller surface area, creating a desire for better heat removal techniques and systems. To improve the performance of the pool boiling system, high critical heat flux and low surface temperatures are desired for efficient heat removal. External structures are one technique that seeks to improve pool boiling performance by passively regulating the flow of vapor away from the boiling surface. The present work seeks to study the effect of dual-taper manifold inlet gap height and taper angle on boiling performance through a parametric study with a copper boiling surface of 34.5 mm x 32 mm. perfluoromethylcyclopentane (PP1C) was used in a closed loop pool boiling system at atmospheric pressure. The current study looks at the design parameters of the dualtaper manifold to study the effect on boiling performance by testing dual-taper manifolds with 0.5mm, 1mm, and 1.5mm inlet gap heights and 10, 15, and 20 degree taper angles and comparing the results to those obtained from a plain test chip. At 0.5mm, critical heat flux (CHF) was worse overall, while heat transfer coefficient (HTC) only showing marginal improvement with a 20 degree taper angle. At 1mm manifold height, CHF was improved at 15 and 20 degree taper angles, while HTC improved with 10 and 15 degree taper angles. At 1.5mm, CHF was slightly reduced at 10 and 20 degree taper angle while marginally improved with a 15 degree taper angle, while peak HTC was marginally improved for all taper angles. The overall poor performance is attributed to long residence time and the poor liquid-vapor density of PP1C and dual-tapered manifolds are not recommended as a pool boiling enhancement technique with similar fluids"--Abstract.

This problem is important for understanding the complex phenomena associated with single- and two-phase ows in heated micro-channels. The challenge posed by high heat uxes in electronic chips makes thermal management a key factor in the development of these systems. Cooling of mic- electronic components by new cooling technologies, as well as improvement of the existing ones, is becoming a necessity as the power dissipation levels of integrated circuits increases and their sizes decrease. Miniature heat sinks with liquid ows in silicon wafers could signi cantly improve the performance and reliability of se- conductor devices. The improvements are made by increasing the effective thermal conductivity, by reducing the temperature gradient across the wafer, by reducing the maximum wafer temperature, and also by reducing the number and intensity of localized hot spots. A possible way to enhance heat transfer in systems with high power density is to change the phase in the micro-channels embedded in the device. This has motivated a number of theoretical and experimental investigations covering various aspects of heat transfer in micro-channel heat sinks with phase change. The ow and heat transfer in heated micro-channels are accompanied by a n- ber of thermohydrodynamic processes, such as liquid heating and vaporization, bo- ing, formation of two-phase mixtures with a very complicated inner structure, etc., which affect signi cantly the hydrodynamic and thermal characteristics of the co- ing systems.

Available in PDF, EPUB and Kindle. Book excerpt: With increasing power levels and power densities in electronics systems, thermal issues are becoming more and more critical. The elevated temperatures result in changing electrical system parameters, changing the operation of devices, and sometimes even the destruction of devices. To prevent this, the thermal behavior has to be considered in the design phase. This can be done with thermal end electro-thermal design and simulation tools. This Special Issue of Energies, edited by two well-known experts of the field, Prof. Marta Rencz, Budapest University of Technology and Economics, and by Prof. Lorenzo Codecasa, Politecnico di Milano, collects twelve papers carefully selected for the representation of the latest results in thermal and electro-thermal system simulation. These contributions present a good survey of the latest results in one of the most topical areas in the field of electronics: The thermal and electro-thermal simulation of electronic components and systems. Several papers of this issue are extended versions of papers presented at the THERMINIC 2018 Workshop, held in Stockholm in the fall of 2018. The papers presented here deal with modeling and simulation of state-of-the-art applications that are highly critical from the thermal point of view, and around which there is great research activity in both industry and academia. Contributions covered the thermal simulation of electronic packages, electro-thermal advanced modeling in power electronics, multi-physics modeling and simulation of LEDs, and the characterization of interface materials, among other subjects.
