The market of microsystem technologies is in general a very fast growing market. According to a study of the European NEXUS organization (Network of Excellence in Multifunctional Microsystems), the worldwide market for microsystem technologies is growing at an average rate of 18% a year to a total of $38 billion in 2002. However, the focus of the development is distributed different in certain countries. While the US has for example a focus on parts for micro-electro-mechanical systems (MEMS), equipment for information technology, biomedicine and genetic engineering, Germany dominates in sensor technology for the automotive industry. Japan has traditionally a strong position in fine mechanics and precision engineering as well as in equipment for information technology and consumer goods. Until recently, the production of miniature components was focused on technologies, traditionally used in the electronics and semiconductor industry, like etching and other photofabrication techniques. Using these technologies extremely small feature sizes can be produced. Optical lithography for example produces features as small as 0.18 um and X-ray lithography can be used to produce even smaller features. Table 1.1 gives an overview of some of the methods which can be used for the production of miniature parts. This manuscript deals with characterization of the femtosecond laser micromachining (FLM) and hot embossing (HEMM) processes for master mold fabrication on silicon and polymer replication respectively. Given the required size of the features to be fabricated or replicated, process parameters for FLM can be determined using the derived empirical equations, process parameters for the HEMM process can be established using the characteristic plots. A novel two-stage embossing process is developed and introduced that employs polymer molds during the second stage. Validation experiments along with results focusing on mold quality with respect to the embossing cycles of the secondary polymer mold and the embossing quality of the substrate as compared to the primary silicon mold have been presented. Micromachining of a biodegradable polymer, PLLA, with potential drug delivery applications have been performed using hot embossing and laser micromachining. The comparison of flow rate of PLLA into the mold during single and two stage embossing has been studied. Threshold fluence values of different number of pulses for PLLA during femtosecond laser micromachining have been determined. Finally, process parameters for thermal bonding using the HEMM system of two PMMA substrates are established along with their effects on feature quality after bonding.

In this dissertation, the potential of femtosecond laser ablation for fabrication of biomedical and electronic devices is studied. In a preliminary background discussion, some key literature regarding the basic physics and mechanisms that govern ultrafast laser pulse interaction with conductive materials and dielectric materials are summarized. In the dissertation work, results from systematic experiments were used characterize laser ablation of ITO (Indium Tin Oxide), stainless steel (hot embossing applications), polymers (PMMA, PDMS, PET, and PCL), glass, and fused quartz. Measured parameters and results include ablation threshold, damage threshold, surface roughness, single- and multiple-pulse ablation shapes and ablation efficiency. In addition to solid material, femtosecond laser light interaction with electrospun nano-fiber fiber mesh was analyzed and studied by optical property measurements. Ablation of channels in nano-fiber mesh was studied experimentally. Internal channel fabrication in glass and PMMA polymers was also demonstrated and studied experimentally. In summary, it is concluded that femtosecond laser ablation is a useful process for micromachining of materials to produce microfluidic channels commonly needed in biomedical devices such as micro-molecular magnetic separators and DNA stretching micro arrays. The surface roughness of ablated materials was found to be the primary issue for femtosecond laser fabrication of microfluid channels. Improved surface quality of channels by surface coating with HEMA polymer was demonstrated.

Results show that by using the homogenized material properties based on Johnson-Cook plasticity and fracture model with damage evolution, the micro-cutting performance of nano-reinforced Mg-MMCs can be predicted. Crack generation for SiC particle reinforced MMCs is different from their homogeneous counterparts; the effect of micro-sized particles is different from the one of nano-sized particles. In summary, through this research, a better understanding of the unique cutting mechanism for particle reinforced heterogeneous materials has been obtained. The effect of reinforcements on micro-cutting performance is obtained, which will help material engineers tailor suitable material properties for special mechanical design, associated manufacturing method and application needs. Moreover, the proposed analytical and numerical models provide a guideline to optimize process parameters for preparing and micro-machining of heterogeneous MMCs materials. This will eventually facilitate the automation of MMCs' machining process and realize high-efficiency, high-quality, and low-cost manufacturing of composite materials.

Since the surface chemistry of a material is dependent on the machining and storage environment, studies into its impact on surface wettability must be carried out in an environment that effectively isolates the materials from contamination. Hence, this thesis details the design, prototyping and construction of a chamber for fs laser micro-machining in controlled environments.Home-made and commercially available chamber designs were analysed according to a number of criteria. Using materials that were readily available, a prototype chamber was designed, assembled and tested to determine the limitations of such an apparatus. The cost-benefit analysis of the designed options and the data collected from prototype testing were used to inform the final design choice. A standard operating procedure (SOP) was also prepared to guide future operators in the use of the prototype and finalized chamber design.During the prototype testing, it became apparent that nanoparticle accumulation in the chamber could occur under certain conditions. Thus, a short study on a novel nanoparticle collection/removal method was conducted. Experiments showed that an electrically charged metal sheet can attract nanoparticles from a surface during laser micro-machining. While there is no indication of a net surface charge on nanoparticles, the results demonstrate that voltage and choice of material affect the volume of nanoparticles collected." --

Excimer laser micromachining enables to overcome those limitations and facilitates three-dimensional micromanufacturing with a variety of materials. The objective of this research is to present a comprehensive characterization study which provides guidelines to the efforts to identify optimal process parameters for excimer laser micromachining of micro-electro-mechanical systems (MEMS) materials. By using 248 nm KrF excimer laser and 193 nm ArF excimer laser with five representative MEMS materials (Si, soda-lime glass, SU-8 photoresist, poly-dimethysiloxane (PDMS) and polyimide), relations between laser parameters (fluence, frequency and number of laser pulses) and etch rates in vertical and lateral directions, aspect ratio of laser machined trenches and surface quality were investigated. Etch rate per shot was proportional to laser fluence but inversely proportional to number of laser pulses. Laser frequency did not show a notable impact on etch rates. Aspect ratio was also proportional to laser fluence and number of laser pulses but is not affected by laser frequency. Physical deformation in laser machined sites was investigated using SEM imaging. This qualitative study demonstrated that either laser frequency or laser fluence or sometimes their combined effect is the dominant factor in terms of ablation surface quality while the dominant factor varies from material to material under different wavelengths. Energy dispersive x-ray spectroscopy (EDXS) was utilized to analyze material surface before and after laser ablation. It was found that for all five materials oxygen amount increased while the amounts of other elements decreased after laser ablation. The mechanisms behind the process-feature relations are discussed based on the experimental data. This comprehensive characterization study provides guidelines to identify optimized laser ablation parameters for desired microscale structures on MEMS materials. In order to demonstrate the three-dimensional microfabrication capability of KrF and ArF excimer laser, two novel implantable biomedical microscale devices made of SU-8 and PDMS were successfully fabricated using the optimized KrF excimer laser ablation parameters obtained in the current study as well as cutting and local removal of insulation for a novel floating braided neural probe made of polyimide and nichrome using the optimized ArF excimer laser ablation parameters.
