Copper electrodeposition has been used extensively in the fabrication of microelectronic circuits due to the excellent conducting properties of this metal. Control of the operating conditions and understanding of the mechanism of metal deposition is necessary in order to successfully produce the micron-scale features required in these new devices. The implementation of new processes and operating conditions in the fabrication of microelectronic devices has spurred a considerable amount of research into their understanding and improvement. An approach to achieve the desired electrodeposits is the incorporation of mixtures of chemical additives into the electroplating solutions. Many modeling and experimental studies have been devoted to exploring the mechanisms by which additives operate. However, details of these mechanisms are not completely understood. A part of this study focuses on the investigation of the conditions and dynamics of the adsorption and desorption of the additives chloride ions and polyethylene glycol (PEG) on copper substrates in voltammetry and multi-step voltammetry-chronoamperometry experiments. Voltammetry scans are classified into three categories according to the range of potentials where the inhibition of Cu2+ reduction in the presence of various concentrations of Cl- and PEG is observed. Each type is explained based on the results of this study and the ideas presented in the literature on how the conformation of adsorbed PEG on the substrate can change during the course of deposition. One of the techniques that is widely used to study electrochemical processes is electrochemical impedance spectroscopy (EIS). Insight into these processes gained from measured EIS data is better when it is combined with the use of a physicochemical model. However, the models typically used involve a number of simplifying assumptions, partly due to mathematical complications. One of the purposes of this study is to relax some of these assumptions such as the neglect of convection, migration and homogeneous reactions and investigate their effect by comparing the model results to experimental data. This approach is applied to Cu2+ reduction onto a rotating disk electrode in acidic additive-free solutions. Estimates of the kinetic parameters are obtained with the non-linear least squares method. A statistical analysis reveals that the model is further improved by accounting for the correlation between consecutive residuals. The experimental data are found to be poorly predicted when the parameters estimated from the full model are used in simpler models that do not include convection and/or homogeneous reactions. The model of Cu2+ reduction in additive-free solutions is extended to account for the presence of Cl- and PEG under transient conditions. The model accounts for the formation of the inhibiting film, blockage of adsorption sites on the electrode surface and displacement of the inhibiting film by depositing copper. A distinction is made between the condition when the electrode is completely covered with the inhibiting film and when it is only partially covered. Estimates of the kinetic parameters are obtained from fitting the model to electrode responses of linear potential scans obtained at various Cl- and PEG concentrations. The model is able to predict both the sudden loss of inhibition that occurs at intermediate Cl- and PEG concentrations and the more gradual increases in current at low and high additive levels. EIS spectra are also predicted and compared to measured ones.

The solvent strongly affects composition and morphology of the deposit which consequently affects the electrical and mechanical properties. The novelty of this thesis is that copper alloys are deposited from Deep Eutectic Solvents, DESs, which are forms of ionic liquids. The work shows that novel morphologies and compositions can be obtained using this approach. The electrodeposition of copper alloys is described from a solution of the metal salts in choline chloride based ionic liquids using urea and ethylene glycol as hydrogen bond donors. The thesis is split into three sections focussing on Cu alloys with Ag, Sn and P. These were chosen for their different phase behaviour. It is shown that the composition and morphology can be varied by altering the deposition potential and copper ion concentration of the plating bath. A variety of analytical techniques have been used to probe the deposition of these alloys. Although many of these are relatively standard for such studies this project uses an electrochemical quartz crystal microbalance (EQCM) for the first time to determine alloy composition in real time. From this data, the two systems Cu-Ag and Cu-Sn are shown to be close to 100% current efficiency, but the Cu-P does not fellow this trend. Analysis of the chronoamperometric transient behaviour during electrodeposition suggests that pure copper electrodeposition proceeds via three-dimensional instantaneous nucleation with diffusion-controlled growth. However, the deposition of most alloys does not fit either progressive or instantaneous nucleation models well. The alloy phases formed during deposition were analysed using X-ray diffraction and the surface morphologies and the compositions of the electrodeposited Cu alloys were analysed using SEM/EDAX. Thin films of Cu and Cu-P were electroformed onto Ti substrates and then peeled off. The mechanical properties of these films were tested and it was found that the incorporation of phosphorous was found to have a significant effect on the stress-strain curves. The final part of this study involved the dissolution of copper using cyclic voltammetry and EQCM and it was shown that diffusion of the chloride ligand to the electrode limits the rate of the anodic process.

At the heart of the physics governing electrodeposition is a competition between a destabilizing force caused by surface crests growing more rapidly than surface troughs in a positive feedback loop and a stabilizing force arising from surface energy effects that prevent the surface from roughening excessively. The physical manifestation of this surface instability is the formation and propagation of dendrites. Some applications of electrodeposition include electroplating of metals such as copper and charging of next-generation high-energy-density metal batteries such as lithium metal batteries. From both theoretical and practical standpoints, it is important to understand how to control and exploit electrode-position. In this thesis, we explore electrodeposition in a homogenized charged porous medium that contains a fixed background charge density, which affords us a new knob for controlling electrodeposition. In practice, such a background charge density can either naturally arise from ionization of surface functional groups or be generated through experimental techniques such as layer-by-layer deposition of polyelectrolytes on the pore surfaces. We investigate the theoretical aspects of electrodeposition in charged porous media in three different ways. First, we introduce a simple transport model that accounts for the background charge density and couple it with electrochemical reaction kinetics for electrodeposition. We then validate the coupled model by comparing predicted steady state current-voltage relations and linear sweep voltammetry with experimental data for copper electrodeposition in a variety of nanoporous media. Second, we perform linear stability analysis on the model to understand how key system parameters such as the background charge density affect the linear stability of the metal surface. We then show good agreement between theoretical predictions and experimental observations of the critical and instability wavelengths for copper electrodeposition in cellulose nitrate membranes. Third, we carry out impedance analysis on the model and explain some intriguing features in the experimental impedance spectra for copper electrodeposition in anodic aluminum oxide membranes. Through these three different types of analysis, we demonstrate the predictive power and robustness of the theory despite its simplicity
