Book excerpt: This report presents the results of efforts, all of which are related to ionization rate effects on the admittance behavior of Low-High-Low gallium-arsenide (LHL GaAs) Schottky IMPATT diodes. The analysis were made using an improved equivalent circuit model which was developed earlier. The effects of reported different ionization rates in GaAs as well as newly generated ones were calculated and compared with experimentally measured admittance data. Generally, good agreement has been obtained. It is observed that (i) at low currents, the resonant frequency is less that the cutoff frequency and (ii) at high currents, the admittance behavior is capacitive. The results also indicate the possible existence of injection mechanisms other than impact ionization which become most apparent at high fields and are influenced by crystal orientation.

Book excerpt: An understanding of the defects intentionally or unintentionally introduced in semiconductor crystals by crystal growth or device fabrication procedures or by operation in nuclear and space radiation environments is essential to insure proper performance of electronic and optoelectronic systems. The use of diode capacitance measurement techniques for the study of deep defect levels in semiconductors is discussed, including a recently developed technique based on transient capacitance effects. The theoretical and experimental details of this new technique, involving the use of a lock-in amplifier to process capacitance transients, are presented in appendices. This technique is applied to Schottky barrier and asymmetrical p-n junction diodes of gallium arsenide and silicon, which are primary materials of interest in a variety of device applications. Co60-gamma ray and electron irradiations on unimplanted material produce levels that are similar to some found in the complex defect spectra of ion-damaged samples.

Book excerpt: An extended analysis is presented for the excess noise of GaAs-Schottky-Diodes in a mm-waveguide-mixer. A mixer simulation program includes the effects of nonlinear capacitances, arbitrary embedding impedances, non ideality of microwave diodes and all kinds of noise generated in the diode. The determination of the diode capacitance is established in an empirical way. With the measurement of both, the noise at 94 GHz and the conversion loss, it is possible to find a new characteristic of the capacitance versus voltage. This differs from the commonly used square root function. Based on measurements of the noise temperature for different currents in the frequency range of 100 MHz to 94 GHz a noise model of the diode is established and compared to conventional noise theory: In the frequency range below 2 GHz the noise temperature runs through a maximum with respect to diode current; with the frequency increased the maximum decreases and is shifted to higher currents. This effect can be modeled by a current dependent time constant in the trapping noise formula. Finally measurements at an original 94 GHz mixer were done to verify the theoretical results including the extensions mentioned above. Calculated and measured values of conversion loss and noise temperature agree in an excellent manner.
