Book excerpt: Mass resolved time-of-flight measurements on neutral zinc atoms and zinc ions show energetic ions and neutrals during 193-nm irradiation of single crystals of semiconducting zinc oxide. Typical Zn+ kinetic energies are 3-5 eV. At fluences (energy per unit area per pulse) below 200 mJ/cm2, the ion intensities (per laser pulse) decrease monotonically to low values with laser pulse number. The depletion kinetics change from exponential to second order near 50 mJ/cm2. We attribute this change to the annihilation of defects yielding Zn+ emission when Zn+ or other surface defects become mobile. At fluences between 200 and 300 mJ/cm2, Zn+ emission becomes more sustained due to defects created by the laser. In this same fluence range, we observe the onset of detectable neutral atomic zinc emission. These neutral atoms display Maxwell-Boltzmann kinetic energy distributions w th effective surface temperatures that approach 5000 K as the fluence is raised to 350 mJ/cm2. These high surface temperatures are remarkable given the low etch rates observed at these fluences, suggesting that heated layer is extremely thin. We propose emission mechanisms and experiments to resolve outstanding questions.

Book excerpt: When single crystal ZnO is exposed to 193-nm laser photons in vacuum at fluences below 100 mJ/cm2, isolated Zn vacancies are produced due to the emission of energetic Zn+. The pair wise formation of Zn vacancies and Zn+ interstitials is attributed to the photochemical excitation of anti-bonding Zn-O bonds. Interstitial Zn + diffuses to the surface where it is loosely bound to the surface---often atop a photoionizable electron trap; adsorbed Zn+ is emitted when the underlying trap is photoionized. Isolated Zn vacancies also diffuse following the laser pulse. These electron traps can reduce the near-surface free carrier concentration by as much as a factor of five on irradiated samples.

Book excerpt: Recently, a significant effort has been devoted to the investigation of ZnO as a suitable semiconductor for UV light-emitting diodes, lasers, and detectors and hetero-substrates for GaN. Research is driven not only by the technological requirements of state-of-the-art applications but also by the lack of a fundamental understanding of growth processes, the role of intrinsic defects and dopants, and the properties of hydrogen. The NATO Advanced Research Workshop on “Zinc oxide as a material for micro- and optoelectronic applications”, held from June 23 to June 25 2004 in St. Petersburg, Russia, was organized accordingly and started with the growth of ZnO. A variety of growth methods for bulk and layer growth were discussed. These techniques comprised growth methods such as closed space vapor transport (CSVT), metal-organic chemical vapor deposition, reactive ion sputtering, and pulsed laser deposition. From a structural point of view using these growth techniques ZnO can be fabricated ranging from single crystalline bulk material to polycrystalline ZnO and nanowhiskers. A major aspect of the ZnO growth is doping. n-type doping is relatively easy to accomplish with elements such al Al or Ga. At room temperature single crystal ZnO exhibits a resistivity of about 0. 3 -cm, an electron mobility of 2 17 -3 225 cm /Vs, and a carrier concentration of 10 cm . In n-type ZnO two shallow donors are observable with activation energies of 30 – 40 meV and 60 – 70 meV.

This book was released on 1988 with total page 10 pages. Available in PDF, EPUB and Kindle. Book excerpt: Time-of-flight (TOF) measurements, employing high-resolution laser-induced fluorescence spectroscopy (LFS) as a probe, have been used to measure the yield and velocity distribution of Zn atoms ejected from a ZnS single crystal under irradiation by 308 nm photons. By comparison with the known io: sputtering yield for pure zinc, the absolute yield was determined to be 109 atoms/pulse at a laser fluence of 30 mJ/cm2. The velocity distribution of the Zn atoms could be fitted by a Maxwell-Boltzmann distribution, having a characteristic temperature of 2360 K. In addition, Doppler-shift techniques have been combined with TOF measurements in order to separate prompt from delayed emission of ablated atoms, as well as to probe possible molecular or cluster fragmentation. The results obtained suggest the possibility of molecular or cluster emission from ZnS.

Abstract: Zinc Oxide (ZnO)is a wide band gap semiconductor which has attracted great attention because of its wide applicability. In order to obtain semiconductor devices with stable and reproducible properties further study of deep level defects is essential. DLTS (Deep level Transient Spectroscopy) is a direct and straightforward techniqueto determine the energy level of the deep level defects. Other information such as activation energy and capture cross section of the defect can also be obtained through this method. In our study ZnO single crystal samples were implanted by oxygen with the energy of 150keV. After the pretreatment of hydrogen peroxide, Schottky contacts were fabricated with Au film deposited by thermal evaporation. Deep level defects were studied by deep level transient spectroscopy (DLTS). Single peak spectra were observed in the as-implanted sample and samples anneal at 350oC, 650oC and 750oC with the corresponding activation energy decreasing with the annealing temperature from 0.29eV as found in theas-implanted sample. Three peaks were identified in the DLTS spectra of the 900oC sample, with the activation energies of 0.11eV, 0.16eV and 0.37eV respectively. After analysis in detail we found some peaks in the DLTS spectra were the combination of two other peaks, dominated in different temperature range. The thermal evolutions of the deep levels up to the temperature of 1200oC were also investigated.
