Book excerpt: We have developed and studied selected properties of a novel type of inorganic-organic hybrid semiconductor materials in order to enhance the functionality over their parent structures. Since inorganic organic hybrid semiconductor materials are composed of both inorganic and organic segments, one may expect them to have the advantage of combining the excellent electrical, optical, thermal and transport properties from the inorganic component with the flexibility, processability and structural diversity from the organic component. As a continuing effort, we have synthesized, modified, and characterized a number of selected structures with potential for solid state lighting applications. For example, we have developed the first inorganic organic semiconductor bulk material, double layered 2D-Cd2Q2(ba)(Q=S, Se), capable of producing direct white light. This type of materials could be promising for use as a single-material white-light-emitting source in white LEDs. Luminescence properties of these hybrid semiconductors can be tuned systematically by changing their composition and doping level. In addition, a thin pellet of one of our hybrid semiconductor materials without any modifications showed low electrical conductivity. Significant improvement may be anticipated with modifications. Solution processed deposition techniques provide great opportunities for optical and optoelectronic devices, such as displays, solid state lighting, and solar cells, because it enables to fabricate flexible devices with low-cost and large area fabrications. Most semiconductors show very low solubility in organic solvents, thus limiting the opportunities to prepare thin films using soluble precursors. In this study, we have developed a simple, efficient, and low-cost solution-processed deposition route to fabricate metal chalcogenide semiconductor thin films by using soluble precursors via a spin-coating technique. Surface morphology was directly influenced by the choice of organic solvents as well as the spin-coating sequences, thus affecting the electrical transport of the films. In the case of hybrid semiconductors, a conducting polymer was employed to help forming more uniform composite films.

Each of these semiconducting types of materials have their own strengths as well as their weakness. Inorganic materials possess low absorption and high carrier mobility while organic materials possess high absorption and low carrier mobility. Inorganic/organic hybrid semiconducting devices take advantage of the mixing of these two types of semiconductors. By building a heterojunction with inorganic and organic materials, the advantages of each individual material is passes onto this new hybrid while cancelling out the disadvantages. In this master thesis, the fabrication procedure and characterization techniques are studied for inorganic, organic and hybrid semiconducting devices. For the inorganic materials, fabrication was performed in the MicroFabrication Facility in order to properly achieve small features in the micrometer range. Device processing was performed to achieve a high-electron mobility transistor using AlGaN/GaN and AlInN/GaN heterostructures. The fabrication procedure involved the defining of features through photolithography, ion mill etching, and electron-beam evaporation. Electrical characterization was performed on both heterostructures to make a comparison. The organic device studied was a photoconductor using the conducting polymer P3HT and an optical and electro-optic comparison was made with the addition of MWCNT into the polymer matrix. A hybrid pn-junction diode was fabricated using P3HT and electrical measurements were performed and analyzed through an equivalent circuit to characterize and compare it to a P3HT:MWCNT active layer for the pn-junction.

Book excerpt: Electronic materials are of great interest for use in photovoltaics, sensors, light-emitting diodes, and molecular electronics. Hybrid Inorganic/Organic materials have been studied for device application due to their unique electronic properties. These properties result from the formation of bulk heterojunctions between inorganic (n-type) and organic (p-type) materials. However, due to incomplete pathways for charge transport and poor interfaces between materials, charge trapping and exciton recombination is often high. In an effort to alleviate these problems, we have developed an approach to fabricate bulk heterojunction materials via a seeded growth process. Electropolymerizable Schiff base complexes have been designed, synthesized, and utilized as precursors for conducting metallopolymers. The embedded metal centers are used as seed points for direct growth of size-controllable semiconductor nanoparticles within the polymer film leading to direct electronic communication between the two materials. The synthesis of CdS, CdSe, Ga2S3, CuInS2, CuInSe2, CuGaS2, CuGaSe2, CuGa[subscript x]In[subscript x]-1S2, and CuGa[subscript x]In[subscript x]-1Se2 has been seen through TEM and EDX. Devices have been fabricated and current studies have focused on the photovoltaic characterization of these materials which have a PCE of 0.11%. As a second but closely related area, polymers have also been studied as organic semiconductors for device applications. However they are hard to process from solution and their polymeric structure can vary. Both of these problems can be solved by using well-defined solution processable oligomers. Thiophene oligomers have been synthesized and characterized through Single Crystal X-Ray Crystallography, Four Point Probe Conductivity, and Powder Diffraction. These oligomers have a well-defined structure and are solution processable from a variety of solvents which can then be used as models to predict and study the properties of polythiophene.

The objective of this project is to develop an effective, simple and economical technical route for synthesis of nanosized iron oxide and titanium oxide particles/rods/films. The approach and the progress are outlined as follows. Based on extensive literature reading on the project related area, a novel self-assembling technical route for iron oxide nanostructure and architecture was proposed which has been confirmed to be effective. Detailed experimental investigation on the synthesis of nanoparticles/rods, and instrumental characterization of the particle size, structure, and crystallites, etc. via TEM, FESEM, XRD, FTIR, UV, SQUID are conducted. Uniform nanorods of hematite iron oxide and titanium oxide nanospheres, and anatase TiO2 thin film with micropores have been successfully achieved. Some preliminary exploration for applications of the synthesized nanomaterials has also been carried out. Firstly, a novel assembled scheme of iron oxide nanostructure and architecture by selfassembling process was investigated. The sol-gel technical route was employed to synthesize nearly uniform nanorods of hematite particles. Morphologies and physicochemical properties of iron oxide nanostructure were characterized by analytical instrument. Secondly, titanium oxide nanospheres were synthesized via a hydrothermal process using titanium isopropoxide as the precursor. Titanium oxide nanospheres with inner nanospace andhighly organized crystallites in the shell structure and surface regions were synthesized. It demonstrated that the technical route developed in this work has a high versatility for structural engineering of various targeted morphological products. Thirdly, a simple process of preparing anatase TiO2 thin film with micropores was pursued. The synthesized nano thin film with micropores was used for the material of dye-sensitive solar cell; and effective electron transfer of titanium oxide electrode was confirmed by electrochemical voltammetry. Preparation of the titanium oxide electrode and its electrochemical analysis was studied. The application of the titanium oxide of microporous thin film material as a promoter for electrochemistry voltammetry measuring system was explored in this thesis. In conclusion, the iron oxide nanorods with superparamagnetic property were successfully synthesized by a simple method with low cost materials. Titanium oxide hollow nanospheres were achieved by the assistance of copolymer template. Titanium oxide thin film with microporous structure with significantly high efficiency in electron transfer was realized. Further researches on the synthesis of hybrid iron oxide and titanium oxide nanoparticles, their crystal growth architecture and mechanism, as well as exploration of their applications are recommended.
