Thermoelectric efficiency is related to non dimensional thermoelectric figure of merit, ZT=S^2 o T/k, where S, o, k and T are Seebeck coefficient, electrical conductivity, thermal conductivity and the absolute temperature respectively. These physical properties are interdependent. Therefore, making materials with high ZT is a very challenging task. However, nanoscale materials can overcome some of these limitations. When the size of nanomaterials is comparable to wavelength and mean free path of energy carriers, especially phonons, size effect contributes to the thermal conductivity reduction without bringing about major changes in the electrical conductivity and the Seebeck coefficient. Therefore, the figure of merit ZT can be manipulated. For example, the thermal conductivities of several silicon nanowires were more than two orders of magnitude lower than that of bulk silicon values due to the enhanced boundary scattering. Among the nanoscale semiconductor materials, Silicon-Germanium(SiGe) alloy nanowire is a promising candidate for thermoelectric materials The thermal conductivities of SiGe core-shell nanowires with core diameters of 96nm, 129nm and 177nm were measured using a batch fabricated micro device in a temperature range of 40K-450K. SiGe nanowires used in the experiment were synthesized via the Vapour-Liquid-Solid (VLS) growth method. The thermal conductivity data was compared with thermal conductivity of Si and Ge nanowires. The data was compared with SiGe alloy thin film, bulk SiGe, Si/SixGe1-x superlattice nanowire, Si/Si0.7Ge0.3 superlattice thin film and also with the thermal conductivity of Si0.5Ge0.5 calculated using the Einstein model. The thermal conductivities of these SiGe alloy nanowires observed in this work are ~20 times lower than Si nanowires, ~10 times lower than Ge nanowires, ~3-4 times lower than Si/SixGe1-x superlattice thin film, Si/SixGe1-x superlattice nanowire and about 3 time lower than bulk SiGe alloy. The low values of thermal conductivity are majorly due to the effect of alloy scattering, due to increased boundary scattering as a result of nanoscale diameters, and the interface diffuse scattering by core-shell effect. The influence of core-shell effect, alloy scattering and boundary scattering effect in reducing the thermal conductivity of these nanowires opens up opportunities for tuning thermoelectric properties which can pave way to thermoelectric materials with high figures of merit in the future.

For this reason, it is important to investigate thermal properties of materials at nanometer scale and identify materials with the extremely large or extremely low thermal conductivity for applications as heat spreaders or heat insulators in the next generation of integrated circuits. The thin films used in microelectronic and photonic devices need to have high thermal conductivity in order to transfer the dissipated power to heat sinks more effectively. On the other hand, thermoelectric devices call for materials or structures with low thermal conductivity because the performance of thermoelectric devices is determined by the figure of merit Z=S 2 [sigma]/ K, where S is the Seebeck coefficient, K and [sigma] are the thermal and electrical conductivity, respectively. Nanostructured superlattices can have drastically reduced thermal conductivity as compared to their bulk counterparts making them promising candidates for high-efficiency thermoelectric materials. Other applications calling for thin films with low thermal conductivity value are high-temperature coatings for engines. Thus, materials with both high thermal conductivity and low thermal conductivity are technologically important. The increasing temperature of the hot spots in state-of-the-art chips stimulates the search for innovative methods for heat removal. One promising approach is to incorporate materials, which have high thermal conductivity into the chip design. Two suitable candidates for such applications are diamond and graphene. Another approach is to integrate the high-efficiency thermoelectric elements for on-spot cooling. In addition, there is strong motivation for improved thermal interface materials (TIMs) for heat transfer from the heat-generating chip to heat-sinking units. This dissertation presents results of the experimental investigation and theoretical interpretation of thermal transport in the advanced engineered materials, which include thin films for thermal management of nanoscale devices, nanostructured superlattices as promising candidates for high-efficiency thermoelectric materials, and improved TIMs with graphene and metal particles as fillers providing enhanced thermal conductivity. The advanced engineered materials studied include chemical vapor deposition (CVD) grown ultrananocrystalline diamond (UNCD) and microcrystalline diamond (MCD) films on Si substrates, directly integrated nanocrystalline diamond (NCD) films on GaN, free-standing polycrystalline graphene (PCG) films, graphene oxide (GOx) films, and "pseudo-superlattices" of the mechanically exfoliated Bi 2 Te 3 topological insulator films, and thermal interface materials (TIMs) with graphene fillers.

Book excerpt: Thermal management in electronic devices has become a significant challenge because of the high power density in nanoelectronic devices. This challenge calls for a better understanding of thermal transport processes in nanostructures and devices, as well as new thermal management approaches such as high thermal conductivity materials and efficient on-chip thermoelectric coolers. While several experimental methods have been developed to investigate size-dependent thermal and thermoelectric properties, there are a number of limitations in the current experimental capability in probing nanoscale thermal and thermoelectric transport properties. Among these limitations is the difficulty in determining and eliminating the contact thermal resistance error so as to obtain the intrinsic thermal and thermoelectric properties of nanostructures. This dissertation presents an effort to develop new experimental methods for uncovering the intrinsic thermal and thermoelectric properties of nanostructures, and the applications of these methods for investigating the thermal and thermoelectric transport phenomena in three materials systems. The intrinsic thermoelectric properties of bismuth antimony telluride nanostructures, which are synthesized by two different methods, are characterized with a four-probe thermoelectric measurement method based on a suspended device. The obtained thermoelectric property reveals a transition from n-type to p-type electronic transport as the antimony to bismuth ratio is increased to about 0.25. The peak zT was found when this ratio is close to 0.5. A new four-probe thermal transport measurement method is established in this work to probe both the contact thermal resistance and intrinsic thermal resistance of a nanostructure, which can be either an electrical conductor or insulator. The effectiveness of this method is demonstrated with its use to reveal size-dependent thermal conductivity of patterned silicon nanowires. The new four-probe measurement method is employed to obtain both the intrinsic thermal and thermoelectric properties of nanostructures of boron arsenide (BAs) with potentially record high thermal conductivity. The measurement results suggest that the thermal conductivity of one of such sample with an equivalent diameter of about 1.1 [mu] m is higher than that of bulk silicon, despite pronounced phonon scattering by surface roughness and point defects associated with arsenic vacancies. In addition, high thermoelectric power factor was measured on the BAs sample.
