Book excerpt: In recent years, tremendous growth of the wireless market can be defined through the following words: smartphone and high-data rate wireless communication. This situation gives new challenges to RF power amplifier design, which includes high-efficiency, multi-band operation, and robustness to antenna mismatch conditions. In addition to these issues, the industry and consumers demand a low-cost small-sized wireless device. A fully integrated single-chip CMOS transceiver is the best solution in terms of cost and level of integration with other functional blocks. Therefore, the effective approaches in a CMOS process for the abovementioned hurdles are highly desirable. In this dissertation, the new challenges are overcome by introducing adaptability to a CMOS power amplifier. Meaningful achievements are summarized as follows. First, a new CMOS switched capacitor structure for high power applications is proposed. Second, a dual-mode CMOS PA with an integrated tunable matching network is proposed to extend battery lifetime. Third, a switchless dual-band matching structure is proposed, and the effectiveness of dual-band matching is demonstrated with a fully-integrated CMOS PA. Lastly, a reconfigurable CMOS PA with an automatic antenna mismatch recovery system is presented, which can maintain its original designed performance even under various antenna mismatch conditions. Conclusively, the research in this dissertation provides various solutions for new challenges of advanced mobile terminals.

To increase battery lifetime, high efficiency power amplifiers (PAs) are needed; To make them smaller, integration or reconfiguration is aimed and to reach lower costs, technologies such as CMOS are final goals. However integration of high efficiency PA in CMOS is challenging due to the technology limitations which restricts the achievable output power and efficiency of the PA. In order to bring solutions for the above-mentioned requirements, in this thesis novel reconfigurable class-F PAs, frequency-reconfiguration, CMOS integration, impedance-reconfiguration and CMOS-MEMS implementation are addressed. Starting with a single frequency operation, a novel class-F PA for mobile applications is proposed in which with a proper harmonic tuning structure the need for extra filtering sections is eliminated, achieving an excellent harmonic-suppression level. This topology uses transmission lines and is developed to cover multiple frequency bands for purpose of global coverage with aim of size reduction. Three novel frequency reconfigurable PAs are proposed using MEMS and semiconductor switches to accomplish class-F operation at two frequencies. The main novelty of this structure is that the reconfiguration is done not only at fundamental frequency but also at harmonics with reduced number of tuning elements. Moreover, by proper placement of the switches in the stubs, the maximum voltages over the switches are minimized. The proposed structure overcomes the narrow band performance of class-F, giving an efficiency more than 60% over a 225 MHz and 175 MHz bandwidth at 900 MHz and 1800 MHz respectively. Measurement results showed high performance at both frequency bands giving 69.5% and 57.9% PAE at 900 MHz and 1800 MHz respectively. A novel CMOS class-F PA is proposed that controls up to the 3rd harmonic and can adapt to load variations due to the effect of the human body on mobile phones. It enables the integration of the PA with other devices in a single chip leading to better matching, higher performance, lower cost and smaller size. In addition, it achieves load impedance reconfigurability by using impedance tuner in its output network and by proper tuning of the network, effects of load variation on the performance are compensated. Two designs at 2.4 GHz have been done using either MOS varactors or MEMS variable capacitors as tuning devices. The design using MOS varactors show a maximum measured values of 26% PAE and 19.2 dBm output power for 50 load. For loads other than 50 ohm an improvement of 15% for PAE and 4.4 dB for output power is obtained in comparison to non-tuned one. The second design is done using MEMS variable capacitors integrated in CMOS technology through a mask-less post-processing technique. Simulations results for 50 ohm load show a peak PAE of 32.8% while delivering 18.2 dBm output power.

Particularly, the design of high-efficiency and frequency-reconfigurable power amplifier (PA) in complementary-metal-oxide-semiconductor (CMOS) technology is of paramount importance as it enables longer battery life and improved thermal management at a low cost in smart portable-devices while supporting multi-standard 5G communications such as 28GHz, 37-40GHz etc. Simultaneously, a PA with large-bandwidth and high-linearity is highly desirable for 5G mobile communications as it can cover multiple wideband-channels with high-order complex-modulation schemes (i.e., 64/512-quadrature-amplitude-modulation (QAM)) while ensuring robust performances against process-voltage-temperature variations. So far, traditional PA architectures have failed to address these critical design challenges and performance goals. This dissertation presents three new architectures for the design of highly-efficient, highly-linear, wideband and frequency-reconfigurable CMOS PAs for mm-wave 5G cellular communications with 15-16dBm of output-power. First, a 40% power-added-efficiency (PAE) frequency-reconfigurable PA with a tunable gate-drain neutralization at 24GHz and 28GHz is investigated in 65nm CMOS. This is the very first demonstration of a frequency-reconfigurable CMOS PA at mm-wave frequencies using tunable-inductor and tunable-transformer. Second, a 25-35GHz neutralized Continuous Class-F (CCF) CMOS PA achieving 26% modulation-PAE at 1.5Gbps and 46.4% peak-PAE is developed. This design is the very first demonstration of a CCF PA at mm-wave, and the reported measured 46.4% PAE is the highest PAE among mm-wave CMOS PAs to-date. Finally, a 28GHz 41%-PAE linear CMOS PA architecture using a transformer-based amplitude-to-phase (AM-PM) pre-distortion correction technique for 5G is investigated and developed. The proposed linearizer adopts a transformer-based self-compensated pre-distortion network to correct a detrimental AM-PM distortion due to non-linear gate-source capacitance (Cgs) in CMOS PAs. This linearization method mitigates the large-gain reduction problem in traditionally used capacitor-based linearization approaches while consuming no extra-power or introducing additional circuity. Subsequently, significant improvement in modulated-PAE and linearity is achieved. These three PA architectures provide distinct merits of advancing the knowledge of high-linearity, high-efficiency, wideband and frequency-reconfigurable fully-integrated CMOS PA design at mm-wave for next-generation multi-Gbps 5G communications by presenting original circuit topologies, fully supported by analytical-equations, chip-fabrication and comprehensive large-signal measurement results.

The simulation results reveal that this technique is able to shrink the power combiner area, which is one of the largest parts of the transmitter, by about 50% and as a result, enhances the output power density by 3dB. The average power tracking technique (APT) integrated with an on-chip CMOS-based power amplifier is explained in Chapter 4. This system is able to achieve up to 32dBm saturated output power with a linear power gain of 20dB in a 45nm CMOS SOI process. The maximum efficiency improvement is about [delta][eta]=15% compared to the same PA without APT. Measurement results show that the proposed method is able to amplify an enhanced-EDGE modulated input signal with a data rate of 70.83kb/sec and generate more than 27dBm of average output power with EVM

Book excerpt: This book provides comprehensive knowledge, aimed at practicing integrated circuit design engineer or researcher, to learn and design a low noise amplifier (LNA) for single and multiband applications. The content is structured in a way so that even a beginner can follow the design method easily. This book features the following characteristics: different types of LNA designs (with key building blocks) are discussed, and detailed analysis is given for each LNA design, which covers from the fundamental and principal knowledge to the justification of the design approach. Detailed design approaches are using 180 nm and 130nm CMOS technologies, purposely presented in this manner to give exposure to the design of LNA under different technologies. The LNAs in this book are designed for GSM, WCDMA and WLAN standards, but the same method can be used for other frequencies of operation. Comprehensive analyses on the extreme or corner condition effects are highlighted. Besides, detailed derivation of equations relating to the parameters of the LNA’s performance metrics help LNA designers in understanding how the performance metrics of the LNA can be optimized to meet the desired specification. Electromagnetic analyses using Sonnet, an electromagnetic tool able to replace the conventional post-layout simulation with resistance and capacitance parasitic extraction for more accurate frequency performance prediction are presented. The electromagnetic method is proposed to be used in the LNA design as it can accurately predict the LNA’s performance before tape-out for first-pass fabrication. MATLAB codes are provided to generate important S-parameters and noise figure values.
