This course was the fourth one of the International School of Solid-State Device Research, which is under the auspices of the Ettore Majorana Center for Scientific Culture. In the last ten years, we have seen an enormous increase in re search in the field of Semiconductor Heterostructures, as evidenced by the large percentage of papers presented in recent international conferences on semiconductor physics. Undoubtfully, this expansion has been made possible by dramatic advances in materials preparation, mostly by molecular beam epitaxy and organometallic chemical vapor deposition. The emphasis on epitaxial growth that was prevalent at the beginning of the decade (thus, the second course of the School, held in 1983, was devoted to Molecular Beam Epitaxy and Heterostructures) has given way to a strong interest in new physical phenomena and new material structures, and to practical applications that are already emerging from them.

Book excerpt: This book contains the lectures delivered at the NATO Advanced Research Workshop on the "Intersubband Transistions in Quantum Wells" held in Cargese, France, between the t 9 h and the 14th of September 1991. The urge for this Workshop was justified by the impressive growth of work dealing with this subject during the last two or three years. Indeed, thanks to recent progresses of epitaxial growth techniques, such as Molecular Beam Epitaxy, it is now possible to realize semiconductor layers ( e.g. GaAs) with thicknesses controlled within one atomic layer, sandwiched between insulating layers (e.g. AlGaAs). When the semiconducting layer is very thin, i.e. less than 15 nm, the energy of the carriers corresponding to their motion perpendicular to these layers is quantized, forming subbands of allowed energies. Because of the low effective masses in these semiconducting materials, the oscillator strengths corresponding to intersubband transitions are extremely large and quantum optical effects become giant in the 5 - 20 ~ range: photoionization, optical nonlinearities, ... Moreover, a great theoretical surprise is that - thanks to the robustness of the effective mass theory - these quantum wells are a real life materialization of our old text book one-dimensional quantum well ideal. Complex physical phenomena may then be investigated on a simple model system.

Book excerpt: Due to the k-conservation restriction the intrinsic luminescence from the two-dimensional electron gas (2DEG) in modulation-doped (MD) quantum wells (QWs) of high structural perfection consists of a sharp peak centered around the band gap instead of a step-like emission band extending up to the Fermi edge as expected. Therefore, in such QWs it is not possible to study the density of states as well as the optical processes involving electrons near the Fermi edge directly by means of photoluminescence (PL) experiments. In order to observe the luminescence involving all occupied electron states below the Fermi edge in the 2DEG, some mechanism has to be introduced to localize photogenerated holes and relax the k-conserving law. Alloy fluctuations may localize the holes in ternary MD QW, but the random character of this localization potential causes some difficulty for reproducible studies.

This book presents a theory needed to understand the properties of QW structures, as well as the rules employed in the design of photodetectors based on QWs. A theoretical model is presented evaluating gain from the QW structure based on IV-VI semiconductor materials. The experimental and theoretical results concerning coupled QW structures are discussed. Semimagnetic quantum wells attract great attention due to potential device application in the field of spintronics. A study of three groups of semimagnetic structures is presented. Magnetoexcitons dispersion in coupled quantum wells are discussed using the Bethe-Salpeter formalism. Also presented are: high-resolution electron energy loss spectroscopy measurements on surface plasmon dispersion in systems exhibiting quantum well states; a review of different ways to achieve a spin splitting of two-dimensional electron and hole sub-bands; a review of two approaches to the quantisation of the particle motion in an infinite square; a study of the different disordered electron systems with various disorder strengths; and a study of quantum states of Double Quantum Wells and hydrogen-like molecules. An optical gain using the new material system InGaAsN for the operation of QW based semiconductor lasers is evaluated as well.

By passing a sufficiently high current through a Hall bar, the quantum Hall effect can be destroyed. A rich variety of non-linear phenomena can be accessed at and beyond current-induced quantum Hall breakdown. One example is hysteresis arising from dynamic nuclear polarization through the interplay of electron and nuclear spins via the hyperfine interaction. Another example is electric instability leading to resistance fluctuations and negative differential resistance. These phenomena are typically observed in widely studied GaAs/AlGaAs heterostructure quantum well Hall bar devices. We report on the characteristics of hysteresis and electric instability seen at and beyond quantum Hall breakdown in InGaAs/InP quantum well Hall bar devices. Such indium-based quantum wells are of current interest for spintronic applications. As compared to widely employed GaAs/AlGaAs quantum wells, InGaAs/InP quantum wells offer larger electron g-factors, stronger spin-orbit coupling, and the nuclear spin for indium (9/2) is larger than for gallium (3/2). We investigate non-linear magnetotransport in three long (200-300 um) and narrow (15 um) Hall bar devices made from a strained InGaAs/InP quantum well and can change the electron sheet density by careful illumination. Two-dimensional maps of voltage or resistance as a function of current and magnetic field are generated. These maps may be regarded as phase diagrams since they provide a wealth of information about the conditions for quantum Hall breakdown, hysteresis, electric instability, and a number of other phenomena. We document extensively how the quantum Hall breakdown and non-linear phenomena evolve systematically not only with increasing magnetic field but also with increasing electron sheet density. Regarding the hysteresis, we find that it is pronounced when spin-polarized quantum Hall states break down. The hysteresis is accompanied by slow change of measured signal on timescales of a few minutes or even a few hours. We examine whether the observed hysteresis and time dependent behaviour are consistent with a picture of dynamic nuclear polarization or if it has its origin elsewhere. Regarding the electric instability, it becomes prevalent at high current over a wide range of magnetic field at high electron sheet density when the differential resistance along the Hall bar device approaches zero or becomes negative. Our observations may provide insight into the formation of domains within the Hall bar that carry different currents, and turbulent electron flow." --
