Book excerpt: The book is a history of Molecular Beam Epitaxy (MBE) as applied to the growth of semiconductor thin films (note that it does not cover the subject of metal thin films). It begins by examining the origins of MBE, first of all looking at the nature of molecular beams and considering their application to fundamental physics, to the development of nuclear magnetic resonance and to the invention of the microwave MASER. It shows how molecular beams of silane (SiH4) were used to study the nucleation of silicon films on a silicon substrate and how such studies were extended to compound semiconductors such as GaAs. From such surface studies in ultra-high vacuum the technique developed into a method of growing high quality single crystal films of a wide range of semiconductors. Comparing this with earlier evaporation methods of deposition and with other epitaxial deposition methods such as liquid phase and vapour phase epitaxy (LPE and VPE). The text describes the development of MBE machines from the early 'home-made' variety to that of commercial equipment and show how MBE was gradually refined to produce high quality films with atomic dimensions. This was much aided by the use of various in-situ surface analysis techniques, such as reflection high energy electron diffraction (RHEED) and mass spectrometry, a feature unique to MBE. It looks at various modified versions of the basic MBE process, then proceed to describe their application to the growth of so-called 'low-dimensional structures' (LDS) based on ultra-thin heterostructure films with thickness of order a few molecular monolayers. Further chapters cover the growth of a wide range of different compounds and describe their application to fundamental physics and to the fabrication of electronic and opto-electronic devices. The authors study the historical development of all these aspects and emphasise both the (often unexpected) manner of their discovery and development and the unique features which MBE brings to the growth of extremely complex structures with monolayer accuracy.

Available in PDF, EPUB and Kindle. Book excerpt: CE TRAVAIL PRESENTE L'ETUDE DE NOUVEAUX SYSTEMES DE MATERIAUX, POUR LA REALISATION DE LASERS EMETTANT A LA LONGUEUR D'ONDE DE 1,3M, POUR LES COMMUNICATIONS OPTIQUES. NOTRE RECHERCHE S'EST DONC FOCALISEE SUR LE MATERIAU ACTIF DE CES LASERS SUR GAAS. DEUX APPROCHES ONT ETE EXPLOREES : LES PUITS COMPOSITES GAINAS/GAASSB DE TYPE II, ET LES PUITS QUANTIQUES A FAIBLE TENEUR EN AZOTE, GAASSBN OU GAINASN. APRES AVOIR DETERMINE LES DISCONTINUITES DE BANDE DU GAASSB CONTRAINT SUR GAAS, NOUS AVONS DEMONTRE QUE L'EMISSION A 1,3M EST POSSIBLE DANS UNE STRUCTURE A PUITS QUANTIQUE COMPOSITE GAINAS/GAASSB. POUR AMELIORER CETTE CARACTERISTIQUE, NOUS AVONS EVOLUE VERS UNE CONCEPTION DE PUITS DITE SYMETRIQUE : GAINAS/GAASSB/GAINAS. AVEC UN TEL PUITS, NOUS AVONS DEMONTE UN FONCTIONNEMENT LASER A 1,06M AVEC UNE DENSITE DE COURANT DE SEUIL DANS LE DISPOSITIF DE 0,46KA/CM 2. APRES UN TRAVAIL D'INSTALLATION ET DE MISE AU POINT D'UNE SOURCE D'AZOTE A PLASMA SUR LA CHAMBRE DE CROISSANCE EPITAXIALE, NOUS AVONS EXPLORE L'INCORPORATION DE FAIBLES QUANTITES D'AZOTE DANS LES TERNAIRES GAINAS ET GAASSB. NOUS SOMMES EN OUTRE LES PREMIERS A AVOIR REALISE DES ALLIAGES GANASSB. L'AZOTE S'INCORPORE PLUS FACILEMENT DANS CET ALLIAGE QUE DANS LE GAINNAS. LE GANASSB EST AUSSI PLUS FAVORABLE A L'EMISSION AUX GRANDES LONGUEURS D'ONDE (>1,3M). DANS DES STRUCTURES A PUITS DE GANASSB, NOUS AVONS OBTENU DE L'ELECTROLUMINESCENCE A TEMPERATURE AMBIANTE A 1,3M SANS ATTEINDRE LE SEUIL DE L'EMISSION LASER. AVEC DES PUITS QUANTIQUES GAINNAS, NOUS AVONS D'ABORD OBTENU UNE EMISSION LASER A 1,215M AVEC UNE DENSITE DE COURANT DE SEUIL DE 0,44KA/CM 2, UN RENDEMENT EXTERNE DE 53%, ET UN T 0 DE 85K. PUIS NOUS AVONS ATTEINT L'EMISSION A 1,274M AVEC UNE DENSITE DE COURANT DE SEUIL DE 0,87KA/CM 2, ET ENFIN 1,303M POUR 2,1KA/CM 2. NOTRE OBJECTIF D'EMISSION LASER A 1,3M SUR UN SUBSTRAT DE GAAS A DONC ETE ATTEINT DANS LE CADRE DE CETTE THESE, OUVRANT LA VOIE A LA REALISATION DE STRUCTURES A EMISSION PAR LA SURFACE.
