Book excerpt: DEFECTS AND TRANSPORT IN OXIDES is the proceedings of the eighth Battelle Colloquium in the Materials Sciences, held in Columbus and Salt Fork, Ohio, September 17-22, 1973. It took as its theme the relationship between defects and transport of both mass and charge in oxides. Applications of defect-controlled transport to a number of important processes in oxides also were covered. In selecting this topic, the Organizing Committee thought that 1973 was timely to bring together the leading theoretical and experimental researchers in the oxide transport field to review its status in a critical way, and to consider current major research directions and how research in the future might be guided into fruitful areas. The meeting was highlighted by the presentation of several papers which suggest that major advances in our understanding of transport in oxides appear to be imminent. These papers dealt with the results of new theoretical approaches whereby the energies and configurations of defects may be calculated, and with new experimental techniques for indirectly observing these defects, previously thought to be below the limits of experimental resolving power. Other papers, dealing with the application of defect chemistry to technological processes, served to demonstrate the successes and to point out yet unresolved problems associated with ix x PREFACE understanding the chemistry of imperfect crystals.

Changes in electrical resistivity R(E) = delta rho/electron-sq cm were measured in the energy range 1.1 to 3.0 MeV. The experimental values found in this interval are consistent with displacement threshold energies of 37 eV for Pt and 34 eV for Pd. The resistivities per unit defect concentration were found to be 0.00075 and 0.0009 ohm-cm for Pt and Pd respectively. The threshold energies found here, together with values reported for other face centered cubic elements, are shown to be directly proportional to atomic number and inversely proportional to the lattice parameter. It is also shown that the resistivities per unit defect concentration can be correlated with the resistivity at 0C. Analysis of the energy dependence of the damage production indicates atomic displacement cascades are markedly inhibited, which is consistent with deuteron damage studies. Alternative multiple displacement models and possible mechanisms are discussed. (Author).

For the purpose of a permanent integration enhancement, the size of a MOSFET has been decreasing exponentially for decades in compliance with Moore's Law, but nowadays, owing to the intrinsic restrictions, the further scaling of MOSFET devices either encounters fundamental (e.g. quantum-mechanical) limits or demands for more and more sophisticated and expensive engineering solutions. Alternative approaches and device concepts are being currently designed both in order to sustain an increase of the integration degree, and to improve the functionality and performance of electronic devices. Oxide electronics is one such promising approach which could enable and accelerate the development of information and computing technology. The behavior of d-electrons in transition metal oxides (TMOs) is responsible for the unique properties of these materials, causing strong electron-electron correlations, which play an important role in the mechanism of metal-insulator transition. The Mott transition in vanadium dioxide is specifically the effect that researchers consider as one of the most promising phenomena for oxide electronics, particularly in its special direction known as a Mott-transition field-effect transistor (MTFET).
