Book excerpt: Using the deposition method best suited for depositing an oxide thin film can be the difference between measuring the intrinsic properties of the thin film and measuring extrinsic properties arising from defects, impurity phases, and contamination. In this work, unique synthesis routes for the deposition of three epitaxial oxide thin films is presented. Applying these new routes, new material properties were able to be discerned that had been concealed in thin films deposited utilizing conventional methods. Dual off-axis RF sputtering of Bi-rich BiFeO3̳ targets was employed to deposit a 1 [mu]m-thick multiferroic BiFeO3̳ film on various (111)p̳c̳-orientated substrates with cubic and orthorhombic symmetries. Using non-resonant x-ray magnetic scattering (NXMS) and neutron diffraction, the magnetic domain populations in the BiFeO3̳ were measured. We found that growing on reduced-symmetry substrate NdGaO3̳ (011)o̳, yields a BiFeO3̳ film with a single ferroelectric, structural, and magnetic domain consistent across the whole sample. The single domain remains stable even after switching a region of the sample ferroelectrically up to 10,000 times. Using NXMS polarimetry we confirm that there is a change in the magnetic polarity of the BiFeO3̳ domain after ferroelectric switching, demonstrating the coupling of the magnetic and ferroelectric orders in monodomain (111)p̳c̳-orientated BiFeO3 ̳ thin films. Using reactive RF sputtering of a pure Fe target, phase pure deposition of antiferromagnetic insulator [alpha]-Fe2O3̳ was achieved. SQUID magnetometry confirms the absence of any ferromagnetic minority domains in the film. We showed that the Morin transition temperature, above which [alpha]-Fe2̳O3̳ has a weak canted moment, decreases when reducing the thickness of the film. For films 10 nm and thinner, the Morin transition was suppressed completely. Using the XMLD contrast of the 10 nm-thick [alpha]-Fe2̳O3̳ film, X-ray Photoemission Electron Microscopy (PEEM) measurements uncovered a complex mosaic of sub-micron size antiferromagnetic domains connected by a network of antiferromagnetic spin vortices. The vortices were mostly found in vortex/antivortex pairs which could be annihilated through the application of an external magnetic field. When a 1 nm-thick Co layer was overlayed, the mosaic of domains present in the [alpha]-Fe2̳O3̳ was coupled to the Co which takes on the same mosaic pattern. Pulsed laser deposition of SrO and chemical vapor deposition of a TiO2̳ precursor gas were used simultaneously to deposit high quality SrTiO3 thin films in a hybrid deposition technique we called metal-organic pulsed laser deposition (MOPLD). We demonstrated a conductive 2-dimensional electron gas (2DEG) at the interface between MOPLD-grown SrTiO3 and PLD-grown LaAlO3̳, indicative that the SrTiO3̳ thin film is highly stoichiometric. The increased stoichiometry control afforded by MOPLD also grants the ability to control the point defects in the system. By decreasing the abundance of point defects, quantum properties of SrTiO3̳ become accessible.

Book excerpt: Despite practical difficulty, epitaxial growth of phases with increasingly complex crystal structures has enabled advances in both condensed matter physics and in commercial applications. This progress has been enabled by creativity and systematic investigation to improve synthesis science. The hard work of my predecessors has exposed previously inaccessible material properties and brought materials previously reserved for university research to industrial production lines. In this thesis, I present my contributions to synthesis science by developing new strategies and techniques to realize first-of-their-kind oxide thin films using molecular-beam epitaxy.The first half of my thesis focuses on the synthesis science of Ruddlesden-Popper titanates with formula (ATiO3)nAO. I present my work to precisely control the interlayer distance in these layered Ruddlesden-Popper titanates (as well as other layered thin films) by developing an ex situ x-ray diffraction technique to quantitatively compute source fluxes and correct Ruddlsden-Popper synthesis recipes. The power of this technique is demonstrated by synthesis of a (ATiO3)20AO with 60% barium on the A-site. Subsequently, I elaborate on the novel in situ reflection high energy electron diffraction technique that I use to calibrate and guide growth of (ATiO3)20AO films and systematically study the influence of substrate temperature, epitaxial strain, and barium content on the crystal quality of the thin films. This thorough synthetic investigation provides a detailed roadmap for the future of research on these previously inaccessible phases. In the second half of my thesis, I focus on one of the greatest problems plaguing oxide electronics: the absence of a practical p-type conducting oxide. Through my work, I demonstrate the first epitaxial growth of a promising new p-type oxide candidate, Ta2SnO6. While I successfully synthesized the first ever epitaxial thin film of Ta2SnO6, I ultimately deduce that the generation of holes is compensated by the spontaneous formation of oxygen vacancies at MBE-compatible growth conditions. Although our doping attempts were unsuccessful, computations indicate that hole doping is possible within a range of synthetic conditions, encouraging further study by alternative techniques. I perform a thorough structural analysis of the first-ever epitaxial Ta2SnO6 films and enable the first measurement of the 2.4 eV bandgap of the candidate p-type oxide. This work on epitaxy of Ta2SnO6 provided the insight that enabled the first ever epitaxial synthesis of (110)-oriented SnO, an immense synthetic achievement as it is the first ever epitaxial synthesis of any 2D van der Waals crystal with the layers vertically aligned.

Book excerpt: The growth of oxide thin films has long been of great interested for materials scientists for the application in advanced technologies such as nanoelectronics, photovoltaics and sensors. Atomic layer deposition (ALD) is known for being a non-expensive, low-vacuum and low-temperature deposition method able to conformally coat even high-aspect-ratio materials and structures. ALD has been mainly applied to prepare binary oxides such as ZnO and TiO2, and the synthesis of functional complex oxides such as BiFeO3 and CoFe2O4 has little been studied. In the first part of this work, the application of ALD to the preparation of complex oxide thin films based on the Bi-Fe-O system is explored. The important aspects of the ALD approach such as (a) the growth of amorphous Bi-Fe-O by ALD, (b) the epitaxial crystallization of the multiferroic perovskite BiFeO3 films on different substrates, (c) appearance of impurity phases in the films are addressed. Ultimately, the dissertation aims at dispelling the widely held notion that atomic layer deposition is not appropriate for attaining high-quality chemically complex oxide films in the epitaxial form, demonstrating the applicability as an inexpensive, facile, and highly scalable route. The second part of this work is devoted to the preparation and characterization of new ferroelectric thin films as photovoltaic materials. Large optical band gaps of ferroelectric oxides make the optical absorption impractical for solar cell applications. Recently a new strategy for band gap lowering by doping the perovskite KNbO3 with Ba on the A-site and Ni on the B-site resulting in the generation of Ni2+-O vacancy pairs has been shown to significantly increase the optical absorption without loss of ferroelectricity. Using pulsed laser deposition, the synthesis approach to thin films of these new oxides was developed despite significant challenges for the stoichiometry control. The chemical doping approach to the reduction of the band gap was extended to produce new visible-light-absorbing ferroelectric thin films in another perovskite oxide. These materials showed a switchable photovoltaic effect under the visible light illumination along with the retention of the ferroelectric order. This dissertation demonstrates the feasibility of thin film deposition of aforementioned doped ferroelectric oxide perovskites and their ferroelectric photovoltaic properties, which can be extended to other ferroelectric oxides, and provide important information on the synthesis of such materials as thin films.

This work deals with the deposition and characterization of epitaxial WO3 and SrBi2Ta2O9 (SBT) thin films on single crystal oxide substrates. WO3 thin films were chosen as a subject of study because of recent findings of superconductivity at surfaces and twin boundaries in the bulk form of this oxide. Highly epitaxial thin films would be desirable in order to be able to create a device within a film without patterning it, by locally creating superconducting regions (e.g. twins) within an otherwise defect free film by reducing or doping the film with Na. Films were deposited by reactive magnetron sputtering at various temperatures on single crystal SrTiO3 (100) and R-sapphire substrates. X-ray diffraction studies showed that the optimised films were highly (001) oriented, quality of epitaxy improving with decreasing deposition temperature. AFM studies revealed columnar growth of these films. Films were heat treated with Na vapour in order to reduce or dope them with Na. Low temperature measurements of the reduced films did not show existence of any superconductivity. SBT is a ferroelectric oxide and its thin films are attractive candidates for non-volatile ferroelectric random access memory (FRAM) applications. High structural anisotropy leads to a high degree of anisotropy in its ferroelectric properties which makes it essential to study epitaxial SBT films of different orientations. In this study, SBT films of different orientations were deposited on different single crystal substrates by pulsed laser ablation. Highly epitaxial c-axis oriented and smooth SBT films were deposited on SrTiO3 (100) substrates. AFM studies revealed the growth of these films by 3-D Stranski-Krastanov mode. However, these films did not exhibit any ferroelectric activity. Highly epitaxial (116)-oriented films were deposited on SrTiO3 (110) substrates. These films were also very smooth with root mean square (RMS) roughness of 15-20 Å. Films deposited on TiO2 (110) were partially a-/b-axis oriented and showed the formation of c-axis oriented SBT and many impurities. Completely a-/b-axis oriented SBT films were deposited on LaSrAlO4 (110) substrates. Films deposited at non-optimal growth temperatures showed the formation of many impurities. Attempts were also made towards depositing Sr2RuO4 films on LaSrAlO4 (110) substrates, which can act as a bottom electrode for ferroelectric SBT films.

Book excerpt: Cubic and pseudocubic perovskite films on perovskite substrates are used to study the influence of the lattice mismatch on the epitaxial growth of thin films on substrates of the same structure. For the growth of the films, a metalorganic deposition route (MOD) using 2-ethylhexanoates and neodecanoates as precursors, was developed. The decomposition of the precursors was investigated with thermogravimetric analysis (TGA) and x-ray diffraction (XRD). The films were spin-coated on (001)-oriented SrTiO3- and LaAlO3-substrates, pyrolyzed and afterwards annealed between 600 deg C and 1200 deg C. XRD-investigations and conventional transmission electron microscopy (CTEM) show, that epitaxial films with the orientation relationship 100(001) film (parallel lines) 100(001) substrate can be grown. With XRD, it could be shown, that not only ternary oxide films (SrZrO3, BaZrO3 and BaCeO3), but also perovskite solid soulution films (SrTi(0.5)Zr(0.5)O3 and BaCe(0.5)Zr(0.5)O3) can be prepared. Strong interdiffusion, detected by a shift of the film lattice parameter towards the substrate lattice parameter was found in SrZrO3- and BaZrO3-films on SrTiO3, annealed at temperatures above 1050 deg C. High resolution electron microscopy (HREM) studies of SrZrO3 on SrTiO3 show that a crystalline semicoherent interface with a periodical array of misfit dislocations is present.

In that project, a thoroughly wetted Au film on Ta metal substrate has been identified. This model system is necessary due to its potential candidacy as a promising electro-catalyst for oxygen reduction reaction (ORR) in proton exchange membrane fuel cell cathodes. The second film is CeO2(100), grown on a silver (Ag) single crystal substrate. Cerium oxide is a fascinating material with unique properties and has applications in many fields. The (100) plane of ceria is particularly interesting because it is the most active plane among the low index planes. Here in-situ growth of ceria islands on Ag has been reported.

A solid theoretical framework is required for understanding of the problem at hand and using that knowledge to advance new areas of research. Synthesis of pristine materials is required to study the theory in a physical system and prevent misinterpretation of results. Complex structures and compositions are often the most interesting, and when defects and impurities are of interest, perfectly-imperfect samples are required which are often the most challenging to synthesize. Characterization of these materials is equally as important and complex, requiring careful sample preparation and experimental setups. Further, it is not always clear how to observe the property of scientific interest, and new characterization techniques must be developed. This dissertation focuses on using these three tenants to understand and advance the field of transition metal perovskite complex oxides using thin films of the incipient ferroelectrics CaTiO3 and SrTiO3 and antiferromagnetic Mott-Insulators LaVO3 and YVO3. The knowledge gained in this thesis can be applied to other complex oxide materials in better understanding magnetic and electronic transitions, high Tc superconductivity and quantum hall effect. Coupled with the relatively simple structure and ease of integration of multiple different chemical compounds into a single heterostructure leads to near numerous avenues to design functionality into materials.The first sections of this thesis begin with (1) an introduction to the basic science and past work in perovskite oxides, followed by (2) exploring the most common and promising synthesis routes, and finally (3) the various characterization methods used. The 4th chapter addresses the specific challenges of growth of ternary complex oxide thin films in an industrially profitable fashion. The three primary criterion that these deposition methods must adhere to is that they must (a) control film stoichiometry to less than 1% deviations, (b) deposit conformal coatings over standard 8 silicon wafers, (c) and exhibit deposition rates in excess of 1 m/hr. We show that these can be achieved using a hybrid molecular beam (hMBE) epitaxy approach and outline a route for commercially viable growth of complex oxides on silicon. This method is applied directly to the deposition of SrTiO3 on silicon for virtual single crystal perovskite substrates. The 5th chapter of this thesis discusses the effect of epitaxial strain, stoichiometry and interfacial coupling in heterostructures of complex oxides. In the (SrTiO3)n(CaTiO3)n series of superlattices grown by hMBE, it is found that interfacial energies play a large role in dictating the macroscopic properties, particularly ferroelectricity. In coherently strained thin films, both CaTiO3 and SrTiO3 exhibit relaxor-like ferroelectric behavior below room temperature. However, certain superlattices of these materials show nonpolar behavior when probed using second harmonic generation (SHG). High resolution scanning transmission electron microscopy (STEM) reveals that the symmetry in the superlattice is different from the individual parent compounds at the same strain state. It is found these are directly related to the high density of interfacial layers present in the films. Further, interfacial mixing of the constituent layers on certain superlattices leads to the development of a Ca1-xSrxTiO3 alloy which develops a ferroelectric moment at low temperatures, leading to spurious SHG signals. The findings of this experiment highlight the sensitivity of these complex layered structures to strain, stoichiometry, distortion coupling effects, and interfacial mixing.
