The characterization of defects is the first step in understanding how they act and how one may use them to benefit diode performance. Characterization of a defect includes among other quantities, the energy difference from the band edge, and the capture cross section of the energy state. Deep Level Transient Spectroscopy (DLTS) is a very powerful experimental method using the transient capacitance properties reverse-biased p-n junction diodes to characterize defects. A particular electron trap in n-type GaAlAs, known as the DX center is studied in this report using two different DLTS experimental setups. A complex model is proposed for the DX center consisting of a group plus an excited state with independent capture cross sections and communication between the two levels. Since classical analysis of DLTS data yields misleading results when a complex trap is considered, a computer simulation and curve fitting technique was used to determine the trap structure and parameters. This technique gave values of .295 eV for the ground state energy, .219 eV for the excited state, prefactor values on the ground, excited, and communication prefactor of 1.02 x 10 to the 7th, 2.2 x 10 to the 8th and 5.58 x 10 to the 5th, respectively. DLTS is sensitive, rapid, and straightforward to analyze; it is able to distinguish between traps of different energy levels as well as different capture cross sections; and it is versatile in that it can provide any desired information on a given defect and can cover a large spectrum of energy levels. DLTS can be used on any type of semiconductor with little or no change in system setup. This makes it both a convenient and powerful technique. This report studies the DLTS technique and introduces a mathematical model of the DLTS data analysis which until now has been somewhat limited in scope. This analysis is considered under a wide range of system setups and its effects are shown graphically. The source of error which causes the greatest uncertainty in results in DLTS is found to be the accuracy with which the applied phase shift can be measured. The results are found to vary by one percent per degree of phase shift. The system is then used to evaluate trapping states in a sample of Silicon and a sample of GaAlAs. For the Silicon the Energy Level is .433 eV with a prefactor of 1.11 x 10 to the 7th power. For the GaAlAs the Energy Level is .59 eV with a prefactor of 5.24 million. Due to limitations of the DLTS apparatus it was not possible to determine the capture cross section of these samples. An electronic circuit is currently being developed to overcome this difficulty.

Book excerpt: The probing and modeling of carrier transport in materials is a fundamental research subject in electronics and materials science. According to the Maxwell electromagnetic field theory, there are two kinds of currents, i.e., conduction current and Maxwell displacement current (MDC). The conduction current flows when electronic charges, e.g., electrons and holes, are conveyed in solids, whereas MDC is the transient current that is generated due to the change of electric flux density. The source of conductive current is charged particles, i.e., electrons, holes, ions, etc., and the source of MDC is also the charged particles. It is therefore anticipated that we can probe and model carrier transport in materials, in terms of 'MDC'. In other words, we can find a novel way for modeling and analyzing materials on the basis of Dielectric Physics Approach, on focusing dielectric polarization phenomena. Maxwell Displacement Current and Optical Second-Harmonic Generation are basically dielectric phenomena. The aim of this book is to show the dielectric physics approach for the study of molecular materials and organic electronics devices related to carrier transport and dielectric polarization, on focusing Maxwell Displacement Current and Optical Second-Harmonic Generation in Organic Materials from viewpoints of Analysis and Application for Organic Electronics.

Doped semiconductor superlattices not only provide a unique opportunity for studying low dimensional electronic behavior, they can also be custom-designed to exhibit many other fascinating el~ctronic properties. The possibility of using these materials for new and novel devices has further induced many astonishing advances, especially in recent years. The purpose of this workshop was to review both advances in the state of the art and recent results in various areas of semiconductor superlattice research, including: (i) growth and characterization techniques, (ii) deep and shallow im purity states, (iii) quantum well states, and (iv) two-dimensional conduction and other novel electronic properties. This volume consists of all the papers presented at the workshop. Chapters 1-6 are concerned with growth and characterization techniques for superlattice semiconductors. The question of a-layer is also discussed in this section. Chapters 7-15 contain a discussion of various aspects of the impurity states. Chapters 16- 22 are devoted to quantum well states. Finally, two-dimensional conduction and other electronic properties are described in chapters 23-26.
