The material presented is mainly experimental and based on CdTe thin-film solar cells. The author extends these new findings to CIGS thin-film solar cells and presents a new device design based on graded bandgap multi-layer solar cells. This design has been experimentally tested using the well-researched GaAs/AlGaAs system, and initial devices have shown impressive device parameters. These devices are capable of absorbing all radiation (UV, visible and infra-red) within the solar spectrum and combine "impact ionisation" and "impurity photovoltaic" effects. The improved device understanding presented in this book should impact and guide future photovoltaic device development and low-cost thin-film solar panel manufacture. Book excerpt: This report describes research to demonstrate (1) thin film cadmium telluride solar cells with a quantum efficiency of 75% or higher at 0. 44?m and a photovoltaic efficiency of 11.5% or greater, and (2) thin film zinc telluride and mercury zinc telluride solar cells with a transparency to sub-band-gap radiation of 65% and a photovoltaic conversion efficiency of 5% and 8%, respectively. Work was directed at (1) depositing transparent conducting semiconductor films by solution growth and metal-organic chemical vapor deposition (MOCVD) technique, (2) depositing CdTe films by close-spaced sublimation (CSS) and MOCVD techniques, (3) preparing and evaluating thin film CdTe solar cells, and (4) preparing and characterizing thin film ZnTe, CD{sub 1-x}Zn{sub 1-x}Te, and Hg{sub 1-x}ZnxTe solar cells. The deposition of CdS films from aqueous solutions was investigated in detail, and their crystallographic, optical, and electrical properties were characterized. CdTe films were deposited from DMCd and DIPTe at 400°C using TEGa and AsH3 as dopants. CdTe films deposited by CSS had significantly better microstructures than those deposited by MOCVD. Deep energy states in CdTe films deposited by CSS and MOCVD were investigated. Thin films of ZnTe, Cd{sub 1- x}ZnxTe, and Hg{sub 1-x}ZnxTe were deposited by MOCVD, and their crystallographic, optical, and electrical properties were characterized. 67 refs.

The experimental conditions they explored in this study were pH from 2.0 to 3.0; temperatures of 80 and 90 C; CdCl2 concentration of 0.2 M; deposition potential from -550 to -600 mV vs. Ag/AgCl electrode; [Na2S2O4] concentration between 0.005 and 0.05 M. Book excerpt: This report describes research to develop to vacuum-based growth techniques for CdTe thin-film solar cells: (1) laser-driven physical vapor deposition (LDPVD) and (2) radio-frequency (rf) sputtering. The LDPVD process was successfully used to deposit thin films of CdS, CdTe, and CdCl2, as well as related alloys and doped semiconductor materials. The laser-driven deposition process readily permits the use of several target materials in the same vacuum chamber and, thus, complete solar cell structures were fabricated on SnO2-coated glass using LDPVD. The rf sputtering process for film growth became operational, and progress was made in implementing it. Time was also devoted to enhancing or implementing a variety of film characterization systems and device testing facilities. A new system for transient spectroscopy on the ablation plume provided important new information on the physical mechanisms of LDPVD. The measurements show that, e.g., Cd is predominantly in the neutral atomic state in the plume but with a fraction that is highly excited internally (≥ 6 eV), and that the typical neutral Cd translational kinetic energies perpendicular to the target are 20 eV and greater. 19 refs.

Book excerpt: The objectives of this contract are to investigate thin films of cadmium telluride on low cost substrates and to demonstrate the feasibility of producing thin film cells with a conversion efficiency of 10% or higher. Efforts during the first quarter have been direcrted to the construction of apparatus for the chemical vapor deposition of cadmium telluride films, the selection and preparation of substrates, and the deposition and characterization of cadmium telluride films. Cadmium telluride films have been deposited on a number of substrates by the direct combination of cadmium and tellurium on the substrate surface at 550 to 740°C. At substrate temperatures below 550°C, the deposit is non-adherent. In the temperature range 580 to 740°C, the deposition rate is 0.5 to 1 .mu.m/min, and the microstructure and crystallographic properties of deposited films have been investigated. Without intentional doping, cadmium telluride films deposited on mullite substrates have room temperature resistivities and carrier concentrations of (4-7) x 104 ohm-cm and (6-9) x 1012 cm−3, respectively. Current-voltage measurements of Schottky barriers prepared from cadmium telluride films indicate the rectifying interface in CdTe/W/graphite, CdTe/graphite, CdTe/Al/graphite structures and the presence of pinholes in the films.
