Book excerpt: Inhaltsangabe:Abstract: Chapter 1: In this thesis we investigate the optical properties of self-assembled quantum dots exposed to a lateral electric field. As a result of the electric field the wave functions of electrons and holes inside the quantum dot are manipulated, which makes it possible to tune their energy levels and control the optical properties of the system. The possibility of tuning the emission energy of different few particle states using this method makes this system very promising for the use of a source of polarization entangled photons as discussed in the following sections. In Section 1.1 the concept of entangled states is introduced together with a brief historical overview. The possibility of using the exciton biexciton cascade of a self-assembled quantum dot for the generation of entangled photon pairs is presented in Section 1.2. Chapter 2: In this chapter we introduce the concept of quantum dots and demonstrate their optical emission properties. In Section 2.1 the quantum dot is introduced as a three-dimensional charge carrier trap. Several types of quantum dots are presented in an overview. In Section 2.2 we discuss the physical effects that occur on the way from bulk semiconductor material to the three-dimensional charge carrier confinement in the case of quantum dots. The growth of self-assembled quantum dot samples is the topic of Section 2.3, where the technique of molecular beam epitaxy is introduced (Section 2.3.1). This technique is used to grow the semiconductor quantum dots via heteroepitaxy in the Stranski-Krastanov growth mode (Section 2.3.2). Quantum dots are commonly referred to as artificial atoms due to their atomlike emission features. The origin for this expression is explained in Section 2.4 on the basis of the energetic structure of self-assembled quantum dots. The optical properties of quantum dots are discussed in Section 2.5, beginning with an introduction to the experimental setup that has been used to investigate the quantum dots during this thesis (Section 2.5.1). Different optical excitation modes are presented in Section 2.5.2 and in Section 2.5.3 we discuss, how to achieve a low enough quantum dot density on the analyzed samples. Quantization and spin were discovered through optical studies, as were other fundamental atomic properties. With the advent of the laser, physicists learned how to manipulate atomic wavefunctions by applying coherent optical fields. More discoveries followed. Now, at the beginning of the new century, optical techniques are being used to explore a new scientific frontier: the atomlike entities known as quantum dots (QDs). Measuring 1-100 nm across, QDs are semiconductor structures in which the electron wavefunction is confined in all three dimensions by the potential energy barriers that form the QD's boundaries. A QD's electronic response, like that of a single atom, is manifest in its discrete energy spectrum, which appears when electron-hole pairs are excited. Although the wavefunction of a QD electron, and its corresponding hole, extends over many thousands of lattice atoms, the pair--termed an exciton--behaves in a quantized and coherent fashion. The coherence is relatively easy to detect and control optically--for two reasons. First, the superposition of the ground and excited states dephases more slowly in QDs than in higher-dimensional semiconductor structures. Second, QDs have large dipole moments (50-100 times larger than those of atoms). Thanks to these advantages, it is possible to probe and manipulate the wavefunction of a single QD.

Abstract: Abstract of thesis entitled COMPREHENSIVE OPTICAL SPECTROSCOPIC INVESTIGATIONS OF GaN EPILAYERS AND InGaN/GaN QUANTUM STRUCTURES Submitted by Wang Yingjuan for the Degree of Doctor of Philosophy at The University of Hong Kong in April 2006 Optical properties including non-linear optical properties and ultrafast phenomena, electronic structures, electron-phonon coupling and defect states of InGaN/GaN quantum structures and GaN epilayers were investigated by using a variety of optical spectroscopic techniques. Several theoretical models have been employed to simulate and interpret the experimental data. Strongly enhanced anisotropic lateral diffusion of photogenerated carriers in InGaN/GaN quantum wells (QWs) was directly observed using the luminescent imaging technique. In order to quantitatively interpret the phenomenon, enhanced ambipolar diffusion of carriers in such quantum structures due to the existence of a huge piezoelectric field was taken into consideration using the two-dimensional drift-diffusion equation. It is shown that the strong piezoelectric field and crystalline direction dependence of the carrier mobility are responsible for the enhancement and anisotropy of carriers'' lateral diffusion, respectively. Non-exponential decay behaviors of the photogenerated carriers in disordered InGaN/GaN QWs structures were experimentally observed and theoretically interpreted. The results show that electron and holes are not in the form of exciton but rather captured in different localized states independently when the amplitude of the disorder potential is higher than the binding energy of excitons. The carriers can either recombine or perform a phonon-assisted hopping transition between different localized states. The localization length of the photogenerated carriers, one of the most important parameters characterizing the disorder potential, was determined. The experimental temperature-dependent photoluminescence (PL) spectra of InGaN/GaN quantum wells and quantum dots were reproduced using the multimode Brownian oscillator (MBO) model with Ohmic dissipation. Excellent agreement between theory and experiment demonstrates not only the presence of strong electron-phonon coupling in InGaN/GaN quantum structures, but also that the dissipation due to the phonon bath modes of the surrounding matrices results in broadening of the PL spectral lines. These results show that the MBO model is suitable for quantitative interpretation of the PL spectra of InGaN/GaN quantum structures with the quantum dissipation giving rise to broadening of the PL line. Band gap renormalization and phase-space filling effects were observed in the InGaN/GaN QWs with Si-doped barriers. The experimental results show that Si doping in the barriers can lead to remarkable many-body effects in InGaN/GaN QWs light-emiiting diodes (LEDs). Optical nonlinear effects and weak temperature dependence of emission energies were observed and discussed in the dual emission-wavelength InGaN/GaN QWs LEDs. A detailed study on the damping of excitonic polaritons in GaN epilayers with varying background impurity concentrations was reported. The combined experimental and theoretical results show that the impurity scattering plays a dominant role in the damping of the propagating polaritons in GaN epilayers at low temperatures and significantly affects the lineshape of the low-temperature r
