Book excerpt: Ce mémoire est consacré à la conception des deux méthodologies générales et robustes de simulation du bruit de génération-recombinaison assisté par piège dans des composants semi-conducteurs « réels ». Ce mémoire commence par des rappels sur les origines de bruit BF. Une présentation globale des méthodes de simulation du bruit GR macroscopique dans les composants semi-conducteurs est ensuite présentée. Une description des deux simulateurs les plus connus du domaine public, ATLAS de la société SILVACO et SENTAURUS de la société SYNOPSYS a été présentée. La limitation des simulateurs commerciaux lors du calcul du bruit GR assisté par piège d’une part, l’insuffisance des méthodes analytiques à résoudre correctement ce problème dans des composants « réels » soumis à des niveaux de polarisation opérationnels d’autre part, nous a amené à trouver une autre solution plus générale et robuste qui aboutit à l’écriture d’un programme de calcul développé sur Scilab qui permet de simuler le bruit GR assisté par piège dans un composant semi-conducteur de façon rigoureuse, tout en bénéficiant de l’ensemble de simulations déterministes proposées par SENTAURUS. L’application de cette méthode à l’hétérojonction émetteur-base d’un transistor TBH en InGaP/GaAs montre une excellente précision. Dans le même esprit, une autre méthode orientée « circuit » a été proposée. Cette méthode s’appuie sur la représentation électrique déterministe des équations de transport dans les semi-conducteurs, dans laquelle on introduit des sources de bruit de Langevin localisées tout au long de la ligne de transmission. Les travaux présentés dans ce manuscrit sont le fruit d’une collaboration avec Thales III-V lab et UMS et réalisés dans le cadre du programme ANR blanc CYCLOMOD soutenue par l’Agence Nationale de la recherche.
