Book excerpt: Abstract Superconducting microelectronics technology (SME) has the potential of realizing high speed digital receivers capable of performing direct digitization of radio frequency signals with very low power consumption. An SME receiver is implemented on a single chip using low-temperature superconducting (LTS) Josephson junctions (JJs). The technology provides ultrafast digital switches and logic circuits along with high linearity analog-to-digital converters (ADCs). However, SME technology offers limited choices for realizing reconfigurable analog front-ends. While a tunable inductor using a string of JJs or superconducting quantum interference devices (SQUIDs) can be realized using the SME technology, the main problems with these tuning inductor elements are poor linearity performance and low power handling. RF MEMS technology has the capability to offer highly linear and high power handling tuning elements such as switches and varactors. To integrate a receiver with radio frequency (RF) front-end on a single chip, MEMS devices need to be fabricated using the same fabrication process as SME technology. In this study, a post-processing technique is developed and optimized to release the MEMS parts of the SME chip while keeping the SME electronics intact. Another challenge is to design MEMS structures that can handle extreme low-temperature working environments. For the first time, superconducting niobium-based RF MEMS dc-contact switches, capacitive-contact switches and varactors are developed employing the SME technology, operating at 4K. The loss in all of the devices is extremely low and the quality factor is quite high when niobium superconducts. The mechanical performance of the MEMS structures are investigated at liquid nitrogen and liquid helium temperatures of 77k and 4K, respectively. The deformation of the MEMS structures and material stiffness at cryogenic temperature are also investigated. Additionally, more advanced tunable RF circuits are developed, fabricated and characterized, implementing the primary devices. Two types of MEMS capacitor banks are designed, post-processed and characterized using the dc-contact and capacitive-contact RF MEMS switches. The capacitor banks show a very high quality factor at 4K. As well, a single-port-double-throw switch is developed and measured as the building block for switch matrices, showing extremely low insertion loss, and tunable resonators are presented that implement both varactors and dc-contact RF MEMS switches as the tuning elements. The resonators are extremely miniaturized, with a size of [lambda]o/1600, and tunable filters are developed and characterized using these resonators. While niobium-based RF MEMS can be integrated within the niobium-layers of the SME technology, designers often do not have the flexibility to select the thickness of the MEMS structural layers. Also, since the fabrication process of SME technology is not specifically designed for MEMS technology, there are limitations in designing more reliable RF MEMS devices. A novel niobium-based micro-fabrication process is developed to integrate gold-based MEMS structures with niobium-based RF circuits. This method benefits from the very low-loss characteristic of superconducting metal niobium while implementing a more matured technology for MEMS structures. An 8-mask fabrication process is developed that allows the monolithic integration of superconducting niobium-based RF circuits with gold-based MEMS structures. By developing this fabrication method, many low-loss and high quality factor tunable RF devices can be achieved. The challenge is to maintain the quality of the niobium metal layer so that there is no degradation in the critical temperature of the niobium after going through all of the 8-mask process steps. Niobium RF devices integrated with gold-based dc-contact and capacitive-contact RF MEMS switches are fabricated and characterized on alumina substrates using the proposed fabrication process. All devices demonstrate insertion loss reduction due to the superconducting nature of niobium. The measurements of coplanar waveguide transmission lines and low-pass filters demonstrate that the critical temperature of the niobium metal layer is not degraded during the process steps. A capacitor bank is designed, fabricated and characterized showing a very high quality factor. Finally, two types of niobium tunable bandpass filters are presented that employ gold-based dc-contact RF MEMS switches as the tuning elements.

Book excerpt: A comprehensive study of the High-pass/Low-pass topology has been performed, increasing the understanding of error sources arising from bit layout issues and fabrication tolerances. This included a detailed analysis of error sources in monolithic microwave phase shifters due to device size limitations, inductor parasitics, loading effects, and non-ideal switches. Each component utilized in the implementation of a monolithic high-low pass phase shifter was analyzed, with its influence on phase behavior shown in detail. An emphasis was placed on the net impact on absolute phase variation, which is critical to the system performance of a phased array radar system. The design of the individual phase shifter filter sections, and the influence of bit ordering on overall performance was also addressed. A variety of X-band four- and five-bit phase shifters were fabricated in a 200 GHz SiGe HBT BiCMOS technology platform, and further served to validate the analysis and design methodology. The SiGe phase shifter can be successfully incorporated into a single-chip T/R module forming a system-on-a-chip (SoC). Reduction in the physical size of transmission lines was shown to be a possibility with spinel magnetic nanoparticle films. The signal transmission properties of phase lines treated with nanoparticle thin films were examined, showing the potential for significant size reduction in both delay line and High-pass/Low-pass phase topologies. Wide-band, low-loss, and near-hermetic packaging techniques for RF MEMS devices were presented. A thermal compression bonding technique compatible with standard IC fabrication techniques was shown, that uses a low temperature thermal compression bonding method that avoids plastic deformations of the MEMS membrane. Ultimately, a system-on-a-package (SoP) approach was demonstrated that utilized packaged RF MEMS switches to maintain the performance of the SiGe phase shifter with much lower loss. The extremely competitive performance of the MEMS-based High-pass/Low-pass phase shifter, despite the lack of the extensive toolkits and commercial fabrication facilities employed with the active-based SiGe phase shifters, confirms both the effectiveness of the detailed phase error analysis presented in this work and the robust nature of the High-pass/Low-pass topology.

Book excerpt: The radio frequency micro-electro-mechanical system (RF MEMS) technology is rapidly transitioning from the research stage to commercial applications. Reducing material and fabrication costs, realizing IC compatibility, and improving the RF performance have been main focal points of many recent works. In this dissertation, we target at developing a RF MEMS methodology which realizes CMOS compatibility, cost effectiveness and high performance at the same time. The current RF MEMS devices are mostly constructed on quartz and III-V compound materials to achieve low RF losses. These approaches proved to have excellent RF performance. However these materials are expensive and unable to be integrated into CMOS circuitry. In this work, we developed a CMOS-compatible approach to construct RF MEMS components where low-resistivity silicon and plastic were used as the substrate material and dielectric layer, respectively. This method is cost-effective and presents very high RF performance. Coplanar waveguide (CPW) transmission lines were first realized using this approach. Devices were characterized from DC to 26 GHz, a low insertion loss of 3 dB/cm was achieved. Soft substrate of Kapton film was also used to build CPW lines to answer the increasing trend of flexible devices such as RFIDs, cell phone antennas and soft displays. A very low transmission loss of 1 dB/cm was obtained. Additionally, multiple devices with various dimensional emphases were fabricated to suit different dimensional situations. A novel method of building CMOS-compatible distributed MEMS transmission line (DMTL) phase shifters was developed. A thick layer of Kapton film was bonded on a low-resistivity silicon substrate to prevent RF signal leakage. Design considerations, fabrication processes and measurement results were discussed in detail. For comparison purposes, DMTL phase shifters were constructed on glass substrates as well. In order to verify the design roles and fit for different space situations, various phase shifters were fabricated using this method. Our devices showed comparable results to those built on quartz and III-V compound substrates. Tunable filters are essential elements for modern communication systems. Using the same polymer-silicon method, we built two types of tunable filters--partialloaded short-ended filter and even-loaded open-ended filter. Design methodology, fabrication and measurements were discussed. Our tunable filter demonstrated a 2-GHz tunability and a 10-dB transmission loss. Failure mechanisms and possible improving methods were examined for possible improvements. The fabrication process of the polymer-silicon approach developed for RF MEMS devices is simple, cost-effective and CMOS compatible. It virtually applies to any situation where quartz, III-V compound materials or other CMOS-incompatible materials have to be used for RF performance purposes. Thus, at the end of this dissertation, impedance tuners, digital controlled RF MEMS devices and a RF MEMS packaging technique using this polymer-silicon method were proposed for future works.

The switches are designed and demonstrated to be tolerant to a wide range stress effect and temperature. Chapter 2 presents an electrostatic RF MEMS metal contact switch based on a tethered cantilever topology. The use of tethers results in a design that has low sensitivity to stress gradients, biaxial stresses, and temperature. A switch with a footprint of 160x190 [mu]m2 and based on a surface-micromachined 8-[mu]m thick gold cantilever with a Au/Ru contact is implemented on a high-resistivity silicon substrate and results in a total contact force of 0.8-1.2 mN at 80-90 V, a restoring force of 0.5 mN, a pull-in voltage of 61 V, an up-state capacitance of 24 fF, and an actuation time of 6.4 [mu]s. The device achieves a switch resistance of 2.4±1.4 Ohms to 1.8±0.6 Ohms at 90-100 V in open laboratory environments (unpackaged). Chapter 3 presents a temperature stable metal-contact RF MEMS switch capable of handling>5W of RF power (a second generation of the tethered cantilever topology). The device achieves 0.7 - 1.5 mN of contact force for actuation voltages of 80 - 90 V, with a restoring force of 0.63 mN. Furthermore, the device is insensitive to stress effects and temperature. Temperature measurements showed excellent thermal stability - no deflection in the beam, and a change in pull-in voltage of only 4 V from 25-125°C. The switch was tested under prolonged (>24 hrs) high-power RF conditions with excellent reliability. Chapter 4 presents a compact RF MEMS metal-contact switch based on a tethered cantilever topology and orthogonal anchors. The switch is a "medium-force" design capable of achieving 0.38-0.72 mN of contact force for actuation voltages of 90-100 V and a restoring force of 0.46 mN (simulated) in a 120160 um^2 area. The pull-in and release voltages are 75 V and 70 V, respectively. In the down-state, the switch resistance is 1-2 with a Au/Ru hybrid contact. In the up-state, the capacitance is 16 fF, resulting in an isolation of 20 dB at 10 GHz and 9 dB at 40 GHz for an SPST configuration. Furthermore, the switch demonstrated a reliability of>10 million cycles (1 W, cold switching) and a power handling of>5 W. For a series/shunt configuration, the switch achieves an isolation of 55 dB at 10 GHz and 35 dB at 40 GHz. Compact SP4T and SP6T switching networks are also implemented. The SP4T is 850x530 [mu]m2 (850x650 [mu]m2 with bias pads); the SP6T is 850x730 [mu]m2 (850x855 [mu]m2 with bias pads). Both designs achieve an isolation ~36 dB and insertion loss 0.3 dB at 3 GHz. Chapter 5 presents a mN-level contact and restoring force RF MEMS metal-contact switch exhibiting high reliability, high linearity, and high power handing for DC-40 GHz applications. The device, which is insensitive to stress and temperature effects, achieves 1.2-1.5 mN of contact force (per contact) from 80-90 V and 1.0 mN of restoring force (per contact). The up-state capacitance is 8 fF, resulting in an isolation of -46, -31, and -14 dB at 1, 6, and 40 GHz, respectively. Measured results show switch resistances of 1-2 Ohms and a reliability of100 million cycles at 2-5Wunder cold-switching at 100 mW under hot-switching conditions, in an unpackaged and standard laboratory environment. Furthermore, the device was tested under prolonged hold-down conditions and demonstrated excellent RF power handling (>10 W) and DC current handling (>1 A) capability. Conventional radio frequency (RF) power limiters attenuate both desired and undesired signals in the entire frequency band. The need for frequency-dependent power limiters (FDPLs) arises in cases where the system dynamic range is frequency-dependent and the threshold level is dependent on the frequency band. RF micro-electro-mechanical systems (RF MEMS) switches self-actuate under high RF power and are well-known for their linearity and very low insertion loss. A FDPL can benefit from all the advantages of RF MEMS switches, particularly the linearity. In this study, a novel approach to FDPLs is proposed. RF MEMS switches are integrated with bandpass filters to form a power limiter where the output RF power is limited to specific levels that can vary with the frequency band. Both non-planar and planar versions of FDPLs are presented using circulators and hybrids, and RF MEMS-based power limiters are analyzed theoretically and experimentally for one frequency band. The limiter attenuates the high power signal only within the bandwidth of the integrated filter. The design of the proposed power limiter is expanded to achieve power limiting for various frequency bands. The flatness of the threshold level can be set to the desired value by controlling the return loss of the filters used in the FDPL circuit. Measured results for an FDPL circuit are presented, demonstrating that the limiting power level can be controlled by adjusting the dc bias of the MEMS switches. The commercially available electrostatically actuated switches OMRON and Radant are employed for the realization of the FDPL. Additionally, tunable FDPL circuits are fabricated and measured, demonstrating the feasibility of realizing adaptive frequency-dependent power limiters. In order to improve the controllability of the proposed MEMS-based FDPL circuits, both electrostatically-actuated and thermally-actuated switches are investigated theoretically and experimentally for use in power limiter applications. It is concluded that MEMS thermally- actuated switches provide better controllability of the self-actuation RF power level through adjustment of the bias voltage to the thermal actuator. Additionally, a novel concept for realizing an RF power limiter for protecting superconductor digital receivers is proposed. A lumped-element niobium-based filter is used as a protection circuit. It consists of lumped-element resonators formed using spiral inductors and metal- insulator-metal capacitors integrated on a multilayer niobium process. The circuit operates as a bandpass filter at low power levels, allowing RF signals to pass, and as a reflector at high power levels. The lumped-element filter circuit is studied in detail to explain the performance of the filter at high power levels. It is concluded that some of the lumped-element inductors switch from being inductors when operating at low power levels to being capacitors when operating at high power levels. When the lumped-element inductors switch to capacitors, the filter circuit that consists of L-C resonators switches to a circuit that consists of capacitors, causing the input power to be reflected back. Both theoretical and experimental results are presented to verify this phenomenon. In addition to applications in power limiters, the concept can be employed to realize transmit/receive (T/R) switches in order to isolate the transmit circuit from the receive circuit.
