Available in PDF, EPUB and Kindle. Book excerpt: Crystal growth station no. 1 further explored displaced die concepts, along with some initial work on buckle characterization. Also, convective impurity redistribution was further studied. In particular, a side channel die was used to grow material doped with aluminum and compare the results at least semiquantitatively with computer calculations. The ribbons grown have not been characterized yet. In station no. 3A growth from single cartridges was continued to create a quality baseline to allow comparison of the results with those in the upcoming multiple run and to choose the most appropriate die design. Also fabrication and assembly work on the actual five ribbon furnace continued. On furnace 17 progress was made toward the development of the video optical system for edge position and meniscus height control. Also, in preparation for a detailed program, designed to explore the buckling problem, ribbon width ribon was then grown under stable conditions without a cold shoe, an achievement essential to finally arrive at quantitative correlations between growth conditions and buckle formation. The most significant result from the characterization program was a demonstration that the original runs with displaced dies were indeed reproducible, inasmuch as large area cells (7.5 x 7.5 cm2) of approx. 9% efficiency could be fabricated again from run 18-103, a repeat of run no. 18-102 which had previously produced the best cells.

Book excerpt: In growth station JPL No. 1 the work during this quarter centered around trying to evaluate any influences on ribbon quality which might be caused by various materials of construction which are used in the growth furnace. At the present level of ribbon quality, which has produced 8.5% to 9.5% efficient solar cells, no particular influence of any furnace part was detected. The experiments rather led to the suspicion that the general environment and the somewhat unoptimized materials handling procedures might be responsible for the current variations in ribbon quality and that, therefore, continuous work with this furnace under rather more stringent environmental conditions and operating procedures could perhaps improve materials quality to some extent. The work on Machine 3A (the multiple furnace) was continued with two multiple growth runs being performed. In these runs, the melt replenishment system performed poorly and extensive modifications to it have been designed to make reliable melt feeding for five ribbon growth possible. Although in the first quality assessment runs ever performed with the melt replenishment system diffusion lengths nearly as great as those found in non-melt replenished runs were found, we have not yet apparently identified all the factors affecting SiC density in ribbons grown from this large volume furnace. Thus, cell performance on multiple ribbon has not yet been demonstrated. The 10 cm width growth cartridge was also completely constructed during this quarter and will be checked out as soon as the multiple runs have been completed. Also, certain new characterization techniques for wide ribbons as well as on stress measurements and growth dynamics experiments are reported, the latter being a necessary precursor to the design of automatic control techniques.

Available in PDF, EPUB and Kindle. Book excerpt: Work on an existing multiple growth furnace has begun with the aim of achieving growth of 5, 2'' wide ribbons simultaneously at a rate of 3 in./min. The equipment and the initial experiments carried out are described. Also starting is a task aiming to bring the 5 ribbons under automatic control, equally using pre-existing equipment and designs. Furthermore, the effort to characterize the EFG (edge-defined film-fed growth) materials produced is increased and particular emphasis is placed on measuring and analyzing their solar cell performance. Data are presented on defect densities in various EFG grown ribbons. It is demonstrated that the diffusion length is larger under AM1 than under ''dark'' conditions, and results are shown on electrical inhomogeneities in the ribbon cells. Many of these results are interpreted in terms of defect-impurity interactions which are believed to be the main impediment to better solar cell performance at the present time. However, data are reported on an EFG solar cell of 12% AM1 efficiency, and on several 1'' x 4'' EFG cells of efficiencies between 9 and 11%. In the single ribbon resistance heated crystal growth station, a major effort is made to identify the sources of impurities introduced during growth by testing a variety of machine components and designs. Also work is being started to evaluate how 3'' wide ribbons with low grown-in stress may be produced at rates of up to 3 in./min. These efforts are described in some detail.

Book excerpt: A multiple growth run with three 10 cm cartridges was carried out with the best throughput rates and time percentage of simultaneous three-ribbon growth achieved to date in this system. Growth speeds were between 3.2 and 3.6 cm/minute on all three cartridges and simultaneous full-width growth of three ribbons was achieved 47% of the time over the eight-hour duration of the experiment. Improvements in instrumentation and in the main zone temperature uniformity have been two factors that have led to more reproducible growth conditions in the multiple ribbon furnace. Factors influencing ribbon quality are being investigated through the study of the effect of ambient gas species and concentrations on material properties. Growth of ribbon with the cold shoes characteristic of the high-speed systems has shown that the properties of this ribbon respond to ambient changes in much the same way as when no cold shoes are present. The best cell efficiencies attained for 10 cm wide ribbon grown with cold shoes are still below those obtained without cold shoes (10 to 11% versus 12 to 13%, respectively). It has also been shown in these experiments that meniscus CO2 and quartz introduced in the melt (contained in graphite crucibles) are equivalent in improving the electronic quality of the ribbon in these systems. Development of a system to grow 10 cm wide ribbon in the speed range from 3 to 4 cm/minute without the use of the conventional cold shoes is underway. Work on building a new multiple furnace for growth of four 10 cm wide ribbons has been started.

This progress culminated in the demonstration of five ribbon multiple growth in May 1979 and in recent advances toward improved electronic quality of ribbons grown from these machines. These advances were made in large measure by studies in which the composition of the gas environment around the meniscus area was varied. By introducing gases such as CO2, CO, and CH4 into this region, reproducible increases in diffusion length and cell performance have been realized, with the best large area (5 cm x 10 cm) cells exceeding 11% (AM1) efficiency.

Book excerpt: Progress in EFG ribbon growth was made in a number of areas as follows: (1) Multiple growth for ribbons 5 cm in width was demonstrated in two runs of 12 and 20 hours' duration. (2) A new single cartridge crystal growth station, designated Machine 17, was built. It has vastly expanded observational capacity by virture of an anamorphic optical-video system which allows close observation of the meniscus over 7.5 cm in width, as well as video taping of the ribbon growth process for further analysis. Also, a number of mechanical advances were incorporated into this equipment. (3) Growth Station No. 1 achieved reproducible and reliable growth of 7.5 cm wide ribbon at speeds up to 4 cm/min. (4) A major advance in cartridge design, the mini cold shoe, was introduced. (5) Interface shaping using the displaced die concept led to significant increases in cell efficiency. Large area cells (2.5 by 7.5 cm2, 2.5 x 10 cm2, and 7.5 by 7.5 cm2), which achieve efficiencies over 9%, have been made in significant numbers. (6) The role of gaseous impurities in cartridge furnaces has been clarified and their destabilizing influence on growth has been brought under control. Details of most of these developments are discussed.

Detailed characterization of the temperature field of the 10 cm cartridge has been started in order to assist in work on improving cartridge performance and in implementation of automatic controls. Development of the 10 cm cartridge system in Furnace 17 has proceeded with efforts to improve high speed performance and to study means by which to improve ribbon quality. Reliable growth has been achieved up to speeds as high as 4.0 cm/min, and cell efficiencies of above 10% (AM1 and AR coated) have been demonstrated for this ribbon. The study of ambient influences on growth conditions and quality has continued in Furnace 18 with additional growth with CO2 present. The photovoltaic performance of ribbon grown with and without CO2 has been investigated, and differences in light enhancement characteristics are observed as a function of the type of processing used, viz., CVD as compared to PH3.
