Book excerpt: The chemistry of coadsorbed H and X (X=Cl, Br) on semiconductor surfaces is important in epitaxial growth of silicon from chlorosilanes and of Si(x)Ge(1-x) alloys, in hydrogenating/halogenating cycles in atomic layer epitaxy, and also provides an interesting model system, yet has received little attention to date. We have investigated the interaction of H, HCl, and HBr with Ge(100) by temperature-programmed desorption, and find that H2, HCl, and HBr each absorb with near-first-order kinetics near 570-580 K, and the GECL2 and GeBr2 desorb with second-order kinetics near 680 K and 710 K, respectively. Trends in the chemistry and kinetics can be rationalized by viewing the dimer atoms on clean Ge(100)-(2x1) as being linked by a strained double bond and adsorption, decomposition, and desorption as being analogous to addition, rearrangement, and elimination reactions of molecular germanium compounds. The near-first-order desorption kinetics are attributed to pairing on surface dimers induced by the pi bond on unoccupied dimers. We infer a pairing enthalpy for H+H (=the pi bond strength of dimerized Ge(100) surface atoms) of 4-5 kcal/mol.

Book excerpt: The surface chemistry of adsorbed halogen atoms on Si(100) has been studied using several surface science methods. It has been found using electron-stimulated desorption ion angular distribution (ESDIAD) that Cl atoms bond to dangling bonds on symmetric Si2 dimer sites, and that the Si-Cl bond angle is tilted (25 deg +/-4 deg) from the normal in the vertical plane containing the symmetric Si2 dimer bond. The covalently-bonded halogens Cl, Br, and I have been studied on Si(100) using atomic hydrogen bombardment at low substrate temperatures (300 - 630 K). In all cases, facile elimination of the hydrogen halide occurs, and the coverage of halogen may be driven to zero by moderate exposure to atomic hydrogen. The halogen extraction process is almost non-activated, suggesting that the chemical reaction to produce hydrogen halide species is driven by the potential energy carried by the atomic hydrogen species. This is an example of an Eley-Rideal reaction process and provides a potentially useful new approach for controlling atomic layer chemistry on semiconductors.

Structural, thermal, and dynamical properties of hydrogen chemisorbed on crystalline silicon and other semiconductors have been studied in great detail. These properties serve as a reference for related, but more complex systems such as hydrogen at multiple vacancies in crystalline semiconductors or at microvoids in amorphous samples. Interesting from a surface physics point of view is the fact that hydrogen as a monovalent element is an ideal terminator for unsaturated bonds on surfaces and therefore tends to have a large influence on surface reconstruction. A related phenomenon with large technological impact (for example in low cost solar cells) is the passivation of grain boundaries in microcrystalline semiconductors. Finally, hydrogenated semiconductor surfaces always appear as a boundary layer during low-energy hydrogenation of bulk semiconductors, so that a complete description of hydrogen uptake or desorption necessarily has to take these surfaces into account. This collection of invited and contributed papers has been carefully balanced to deal with amorphous and crystalline semiconductors and surfaces and presents basic and experimental work (basic and applied) as well as theory. The resulting volume presents a summary of the state-of-the-art in the field of hydrogen in semiconductors and will hopefully stimulate future work in this area.
