Book excerpt: Recently, the research and development of low cost and highly efficient millimeter-wave (mmWave) systems with beam-steering capabilities have significantly advanced to address the ever-increasing demand for future wireless ultra-broadband applications. These applications include, but are not limited to, automotive anti-collision surveillance radar, smart navigation systems, improved wireless tracking, satellite communication, imaging, 5G wireless communication, and 60GHz multi-gigabit wireless personal and local area network (WPAN/WLAN). In general, beam-steering capability significantly relaxes the overall system power budget and minimizes the interference. In communication applications, it enhances the link robustness through multi-path mitigation and increases the channel and the aggregated channel throughput by exploiting the spatial dimension. In imaging/radar systems, beam-steering is essential for achieving the required resolution (angle-of-arrival). In this work, I have proven many beam-steering advantages in this work through the development of a ray-tracing based wireless channel model, which has been used to extract the antenna system requirements and to quantitatively illustrate the usefulness of the presented beam-steerable systems. Despite the advantages it provides, the realization of this electronic beam-steerable mmWave antenna system is quite challenging. In general, the mmWave components' design, integration, fabrication and testing processes are far more complex than their lower frequency counterparts. This can be attributed to the significant losses and parasitics experienced at mmWave frequencies, as well as the lack of reliable design models. Systems with fully integrated (on-chip) antennas and passives have been widely studied and presented at mmWave range; however, the performance (low antenna gain, high phase noise, etc.), the cost (die size is huge), and thermal problems are still major issues for these systems. Hybrid integration tackles these problems by combining a compact and low power consumption die (or multiple dies) with high performance off-chip passives (antenna, feed network, passive phase shifters, resonators, etc.); however, this integration is costly. In addition, there is a challenge associated with the implementation of high performance components at mmWave range. This is mainly due to the use of advanced/non-standard types of fabrication technologies and complex integration/packaging techniques. Investigation, optimization, development of a highly efficient and yet very low cost mmWave beam-steering solution calls for a multi-disciplinary approach which involves EM theory, optimization techniques, microwave circuits, wireless communications, Silicon micro-fabrication, layout design, parasitics modeling/extraction and MEMS technology. The proposed study introduces a high performance beam-steering mmWave antenna system along with its integration with the active components with special consideration to the fabrication cost. The new high resistivity Silicon (HRS) dielectric waveguide (DWG) based platform, which has recently been developed at CIARS (Centre for Intelligent Antenna and Radio Systems), is extended and used for wireless mmWave systems with beam-steering antennas. Electronic beam-steering can be implemented through beam-switching configurations (simple, fast but coarse) or phase array configurations (complex but high performance for large arrays). A novel low cost, highly efficient and compact switched-beam antenna is proposed for the automotive radar application. The design optimization along with the fabrication and measurement details have been discussed. For phased array applications, various HRS DWG-based antenna designs have been proposed and discussed in this study. Among them is the novel pixelated antenna which represents a new systematic procedure for designing a compact and low cost dielectric antenna for mmWave/sub-THz applications. I have developed a method using Genetic Algorithm to optimize the shape of the antenna in a compact space for any given specifications. The other important component is the phase shifter. Low-cost, compact and easily integrated phase shifters with low insertion loss and low power consumption are highly desirable for a wide range of applications. In addition, minimal insertion loss variations for the full range of phase shift over a wide frequency band is a critical requirement. I have carefully studied the effects of phase shifters non-idealities, taking into consideration the phased array system level requirements and presented two novel HRS DWG-based phase shifters. Among the proposed phase shifters is a structure that changes the phase of the propagating mode by varying the propagation constant using a high dielectric constant (40-170) slab of Barium Lanthanide Tetratitanates. This leads to a compact phase shifter design. The additional advantage of this phase shifter is that it focuses the fields in a lossless air gap (new low loss guiding structure). Different types of the proposed phase shifter have been developed and successfully tested including electrically controlled ones. Finally, I present new techniques for low cost and efficient integration for the proposed high quality mmWave passives with active components.

High-speed communication, imaging, spectroscopy and radar are just a few examples among many possible applications. Today, however, mm-wave and THz systems are mostly discrete, bulky and expensive, which significantly limits their accessibility and applications. Realization of integrated mm-wave/THz systems in low-cost and reliable silicon technologies can be a technological milestone, paving the way for tremendous opportunities both in high-tech market and academic research. This work is focused on tackling the major challenges of implementing mm-wave/THz integrated sources, including magnitude, bandwidth, radiation and beam steering of the source power. As we move to higher frequencies, the power that can be generated on chip continuously drops. Here, we have demonstrated a versatile method to maximize this power based on independent optimization of harmonic impedances. Scalable standing wave array structures are implemented based on efficient low-loss coupling schemes in order to further boost the produced power by increasing the number of contributing individual sources. Furthermore, we have presented a practical approach to maximizing radiation gain and consequently Equivalent Isotropic Radiated Power (EIRP) of the source by optimizing influential parameters of the radiation apparatus. Achieving wideband operation also becomes more challenging with increasing frequency. This is an important obstacle in our ability to take advantage of the uncongested and large available bandwidth at mm-wave/THz. We implemented standing wave oscillators and employed a varactor-less frequency tuning method to realize wideband operation. We considerably improved the bandwidth benchmark among state-of-the-art integrated radiator arrays in silicon technology. Furthermore, electronic beam steering is a crucial component of the modern wireless systems. However, realizing the necessary wide range of variable phase shift between sources is a difficult task at mm-wave/THz spectrum. Here, we have demonstrated a new phase shifting method based on combining standing and traveling waves and were able to achieve a record beam steering range among relevant published works to date. In this dissertation, we present the ideas, analysis, design methods and experimental results of four implemented prototype integrated circuits. First, a 230-GHz Voltage Controlled Oscillator (VCO) in a 65-nm CMOS technology is presented based on a coupled standing wave structure. This circuit is capable of providing high output power (3.4 dBm maximum) and wideband operation (8.3% frequency tuning range) simultaneously. Taking output power, bandwidth, power consumption and phase noise into account altogether, the circuit has a record performance figure-of-merit (FOM) compared to the state of the art. Then, a 0.34-THz 4-element scalable standing wave radiator array with 20.3 GHz (record bandwidth at the time of publication) and -10.5 dBm maximum radiated power is demonstrated, followed by a 0.34-THz wideband (15.1% frequency tuning range) and wide-angle (128° /53° range) 2D beam steering phased array, both in in 0.13μm SiGe BiCMOS. The phased array circuit has the largest bandwidth and widest steering range among integrated arrays above 300 GHz in silicon technology. Finally, a 0.46-THz 25-element scalable radiator array in a 65-nm CMOS is presented with high radiation gain through an optimized silicon lens set up. This coherent source delivers record EIRP of +19.3 dBm and 8.9% wide frequency tuning range, both largest values reported for integrated arrays above 400 GHz in silicon.

Book excerpt: During the past years, wireless communication systems have been rapidly advancing to meet the high data-rate requirements of various emerging applications. However, the existing transceivers have typically been demonstrated using CMOS-compatible technologies that deliver a relatively low equivalent isotropic radiated power in a small unit cell. Moreover, the particular device characteristics are limiting the linear region for operation. Therefore, the main focus of this dissertation is to present and discuss new design methods for transceivers to solve these issues. To reduce the complexity of the transceiver module for further phased-array scaling, a low-noise power amplifier design approach is designed using a 0.15-μm GaN-on-SiC high-electron mobility transistor technology (HEMT). Utilizing a traded off interstage matching topology between loss and bandwidth, the conversion loss induced by the matching network could be effectively reduced. A stacked-FET configuration was adopted to enhance the power handling of the RF switch. Further improvement on the isolation bandwidth was investigated using theoretical analysis on the intrinsic effect of the passive HEMTs. With the successful implementation of the RF front-end circuits, transceiver modules were integrated on Rogers RO3010 substrate. The planar dual exponentially tapered slot antenna phased-array system showed a compact size with simple biasing network compared to the conventional transceiver approach. The presented T/R module was characterized with an over-the-air test at a distance of 1 m, overcoming the free space path loss of 64 dB. It also shows a high flexibility for further integration with a larger number of array systems, which is very promising for future 5G communication systems.

Billions of devices are connected and managed by wireless networks. At the same time, each device needs a high throughput to support applications such as voice, real-time video, movies, and games. Demands for wireless throughput and the number of wireless devices will always increase. In addition, there is a growing concern about energy consumption of wireless communication systems. Thus, future wireless systems have to satisfy three main requirements: i) having a high throughput; ii) simultaneously serving many users; and iii) having less energy consumption. Massive multiple-input multiple-output (MIMO) technology, where a base station (BS) equipped with very large number of antennas (collocated or distributed) serves many users in the same time-frequency resource, can meet the above requirements, and hence, it is a promising candidate technology for next generations of wireless systems. With massive antenna arrays at the BS, for most propagation environments, the channels become favorable, i.e., the channel vectors between the users and the BS are (nearly) pairwisely orthogonal, and hence, linear processing is nearly optimal. A huge throughput and energy efficiency can be achieved due to the multiplexing gain and the array gain. In particular, with a simple power control scheme, Massive MIMO can offer uniformly good service for all users. In this dissertation, we focus on the performance of Massive MIMO. The dissertation consists of two main parts: fundamentals and system designs of Massive MIMO. In the first part, we focus on fundamental limits of the system performance under practical constraints such as low complexity processing, limited length of each coherence interval, intercell interference, and finite-dimensional channels. We first study the potential for power savings of the Massive MIMO uplink with maximum-ratio combining (MRC), zero-forcing, and minimum mean-square error receivers, under perfect and imperfect channels. The energy and spectral efficiency tradeoff is investigated. Secondly, we consider a physical channel model where the angular domain is divided into a finite number of distinct directions. A lower bound on the capacity is derived, and the effect of pilot contamination in this finite-dimensional channel model is analyzed. Finally, some aspects of favorable propagation in Massive MIMO under Rayleigh fading and line-of-sight (LoS) channels are investigated. We show that both Rayleigh fading and LoS environments offer favorable propagation. In the second part, based on the fundamental analysis in the first part, we propose some system designs for Massive MIMO. The acquisition of channel state information (CSI) is very importantin Massive MIMO. Typically, the channels are estimated at the BS through uplink training. Owing to the limited length of the coherence interval, the system performance is limited by pilot contamination. To reduce the pilot contamination effect, we propose an eigenvalue-decomposition-based scheme to estimate the channel directly from the received data. The proposed scheme results in better performance compared with the conventional training schemes due to the reduced pilot contamination. Another important issue of CSI acquisition in Massive MIMO is how to acquire CSI at the users. To address this issue, we propose two channel estimation schemes at the users: i) a downlink "beamforming training" scheme, and ii) a method for blind estimation of the effective downlink channel gains. In both schemes, the channel estimation overhead is independent of the number of BS antennas. We also derive the optimal pilot and data powers as well as the training duration allocation to maximize the sum spectral efficiency of the Massive MIMO uplink with MRC receivers, for a given total energy budget spent in a coherence interval. Finally, applications of Massive MIMO in relay channels are proposed and analyzed. Specifically, we consider multipair relaying systems where many sources simultaneously communicate with many destinations in the same time-frequency resource with the help of a massive MIMO relay. A massive MIMO relay is equipped with many collocated or distributed antennas. We consider different duplexing modes (full-duplex and half-duplex) and different relaying protocols (amplify-and-forward, decode-and-forward, two-way relaying, and one-way relaying) at the relay. The potential benefits of massive MIMO technology in these relaying systems are explored in terms of spectral efficiency and power efficiency.

Book excerpt: "The primary objective of this work is to investigate the communication capabilities of short-range millimeter-wave (mm-wave) communication among Network-on-Chip (NoC) based multi-core processors integrated on a substrate board. To address the demand for high-performance multi-chip computing systems, the present work studies the transmission coefficients between the on-chip antennas system for both intra- and inter-chip communication. It addresses techniques for enhancing transmission by using antenna arrays for beamforming. It also explores new and creative solutions to minimize the adverse effects of silicon on electromagnetic wave propagation using artificial magnetic conductors (AMC). The following summarizes the work performed and future work. Intra- and inter-chip transmission between wireless interconnects implemented as antennas on-chip (AoC), in a wire-bonded chip package are studied 30GHz and 60 GHz. The simulations are performed in ANSYS HFSS, which is based on the finite element method (FEM), to study the transmission and to analyze the electric field distribution. Simulation results have been validated with fabricated antennas at 30 GHz arranged in different orientations on silicon dies that can communicate with inter-chip transmission coefficients ranging from -45dB to -60dB while sustaining bandwidths up to 7GHz. The fabricated antennas show a shift in the resonant frequency to 25GHz. This shift is attributed to the Ground-Signal-Ground (GSG) probes used for measurement and to the Short-Open-Load (SOLT) calibration which has anomalies at millimeter-wave frequencies. Using measurements, a large-scale log-normal channel model is derived which can be used for system-level architecture design. Further, at 60 GHz densely packed multilayer copper wires in NoCs have been modeled to study their impact on the wireless transmission between antennas for both intra- and inter-chip links and are shown to be equivalent to copper sheets. It is seen that the antenna radiation efficiency reduces in the presence of these densely packed wires placed close to the antenna elements. Using this model, the reduction of inter-chip transmission is seen to be about 20dB as compared to a system with no wires. Lastly, the transmission characteristics of the antennas resonating at 60GHz in a flip-chip packaging environment are also presented."--Abstract.
