Book excerpt: Heterogeneous systems on chip (HeSoCs) combine general-purpose, feature-rich multi-core host processors with domain-specific programmable many-core accelerators (PMCAs) to unite versatility with energy efficiency and peak performance. By virtue of their heterogeneity, HeSoCs hold the promise of increasing performance and energy efficiency compared to homogeneous multiprocessors, because applications can be executed on hardware that is designed for them. However, this heterogeneity also increases system complexity substantially. This thesis presents the first research platform for HeSoCs where all components, from accelerator cores to application programming interface, are available under permissive open-source licenses. We begin by identifying the hardware and software components that are required in HeSoCs and by designing a representative hardware and software architecture. We then design, implement, and evaluate four critical HeSoC components that have not been discussed in research at the level required for an open-source implementation: First, we present a modular, topology-agnostic, high-performance on-chip communication platform, which adheres to a state-of-the-art industry-standard protocol. We show that the platform can be used to build high-bandwidth (e.g., 2.5 GHz and 1024 bit data width) end-to-end communication fabrics with high degrees of concurrency (e.g., up to 256 independent concurrent transactions). Second, we present a modular and efficient solution for implementing atomic memory operations in highly-scalable many-core processors, which demonstrates near-optimal linear throughput scaling for various synthetic and real-world workloads and requires only 0.5 kGE per core. Third, we present a hardware-software solution for shared virtual memory that avoids the majority of translation lookaside buffer misses with prefetching, supports parallel burst transfers without additional buffers, and can be scaled with the workload and number of parallel processors. Our work improves accelerator performance for memory-intensive kernels by up to 4×. Fourth, we present a software toolchain for mixed-data-model heterogeneous compilation and OpenMP offloading. Our work enables transparent memory sharing between a 64-bit host processor and a 32-bit accelerator at overheads below 0.7 % compared to 32-bit-only execution. Finally, we combine our contributions to a research platform for state-of-the-art HeSoCs and demonstrate its performance and flexibility.

So far, medical care is primarily provided in the form of time-consuming in-person appointments with trained personnel and expensive, stationary instrumentation equipment. As for many current and past challenges, the advances in microelectronics are a crucial enabler and offer a plethora of opportunities. With key building blocks such as sensing, processing, and communication systems and circuits getting smaller, cheaper, and more energy-efficient, personal and wearable or even implantable point-of-care devices with medicalgrade instrumentation capabilities become feasible. Device size and battery lifetime are paramount for the realization of such devices. Besides integrating the required functionality into as few individual microelectronic components as possible, the energy efficiency of such is crucial to reduce battery size, usually being the dominant contributor to overall device size. In this thesis, we present two major contributions to achieve the discussed goals in the context of miniaturized medical instrumentation: First, we present a synchronization solution for embedded, parallel near-threshold computing (NTC), a promising concept for enabling the required processing capabilities with an energy efficiency that is suitable for highly mobile devices with very limited battery capacity. Our proposed solution aims at increasing energy efficiency and performance for parallel NTC clusters by maximizing the effective utilization of the available cores under parallel workloads. We describe a hardware unit that enables fine-grain parallelization by greatly optimizing and accelerating core-to-core synchronization and communication and analyze the impact of those mechanisms on the overall performance and energy efficiency of an eight-core cluster. With a range of digital signal processing (DSP) applications typical for the targeted systems, the proposed hardware unit improves performance by up to 92% and 23% on average and energy efficiency by up to 98% and 39% on average. In the second part, we present a MCU processing and control subsystem (MPCS) for the integration into VivoSoC, a highly versatile single-chip solution for mobile medical instrumentation. The band structure data for this self-consistent device simulator were computed using the empirical pseudopotential method. The ensemble Monte Carlo technique used in the simulations is described in detail. A homogeneous simulator, based on the same transport physics, is used to calibrate the device simulator as well as to indicate the shortcomings of more traditional simulators such as drift-diffusion based models, hydrodynamic and energy balance based models, and nonparabolic band approximation Monte Carlo models. A conventional metal-oxide-semiconductor field effect transistor (MOSFET) is simulated as a test case to validate the simulator. Finally, a floating gate memory element (non-volatile memory) is also examined. In this simulation, the Monte Carlo simulator is used as a post-processor to PISCES IIB in the interest of execution time. Despite the lack of self-consistency and rigor, the simulator is able to produce results which are in good agreement with experimental data.

Book excerpt: A full-band Monte Carlo device simulator has been used to study the effects of device scaling on hot electrons in different types of n-channel MOSFETs and flash memory structures. A MOSFET with a single source/drain implant, an LDD MOSFET, an SOI MOSFET, and a MOSFET built on top of a heavily doped "ground plane" have been simulated. Different scaling techniques have been applied to the devices to see the effects on the electric field, the energy distributions of the electrons, and the drain, substrate, and gate currents. The locations of impact ionization events and injection into the gate oxide are examined. It is shown that simpler models cannot adequately predict hot carrier behavior at the channel lengths studied (below 0.3 $mu$m) and that several strategies that are successful at suppressing the hot carrier population for longer channel lengths are not as useful when 0.1 $mu$m channel lengths are approached. The effect of scaling on the programming of stacked-gate and split-gate flash memory devices was also studied. Predictions of hot carrier behavior in small MOSFETs and flash memory devices are made, and suggestions for device design are given.

Book excerpt: A self-consistent, full-band, electrothermal ensemble Monte Carlo device simulation tool has been developed. It is used to study charge transport in bulk GaN, and to design, analyze, and improve the performance of AlGaN/GaN high electron mobility transistors (HEMTs) and avalanche photodiodes (APDs). Studies of electron transport in bulk GaN show that both peak electron velocity and saturated electron velocity are higher for transport in the basal plane than along the c-axis. Study of the transient electron velocity also shows a clear transit-time advantage for electron devices exploiting charge transport perpendicular to the c-axis. The Monte Carlo simulator also enables unique studies of transport under the influence of high free carrier densities but with low doping density, which is the mode of transport in AlGaN/GaN HEMTs. Studies of isothermal charge transport in AlGaN/GaN HEMTs operating at high gate bias show a drain current droop with increasing drain-source bias. The cause of the droop is investigated and a design utilizing source- or gate-connected field plate is demonstrated to eliminate the drain current droop. Electrothermal aspects of charge transport in AlGaN/GaN HEMTs are also investigated, and the influence of non-equilibrium acoustic and optical phonons is quantified. The calculated spatial distribution of non-equilibrium phonon population reveals a hot spot in the channel that is localized at low drain-source bias, but expands towards the drain at higher bias, significantly degrading channel mobility. Next, Geiger mode operation of wurtzite GaN-based homojunction APDs is investigated. The influences of dopant profile, active region thickness, and optical absorption profile on single photon detection efficiency (SPDE) are quantified. Simulations of linear mode gain as a function of multiplication region thickness and doping profile reveal that weakly n-type active regions may be exploited to achieve higher avalanche gain, without penalty to either applied bias or active region thickness. A separate absorption and multiplication APD (SAM-APD) utilizing a AlGaN/GaN heterojunction is also investigated. The presence of strong piezo-electric and spontaneous polarization charges at the heterojunction enables favorable electric field profile in the device to reduce dark current, improve excess noise factor, improve quantum efficiency, and improve breakdown probability. To maximize SPDE, a new device structure with a buried absorber is proposed and improved SPDE is demonstrated. Lastly, a new approach for the direct generation of self-sustaining millimeter-wave oscillations is proposed. In contrast to Gunn diodes, which exploit a bulk-like active region, periodic oscillation is achieved in the proposed structures through the creation, propagation and collection of traveling dipole domains supported by fixed polarization charge and the associated two-dimensional electron gas along the plane of a polar heterojunction. Numerical simulation of induced oscillations in a simple triode structure commonly used for AlGaN/GaN HEMTs reveals two distinct modes of self-sustaining millimeter-wave oscillation.
