Book excerpt: Metal-insulator-metal (MIM) tunnel devices have been proposed for high speed applications such as hot electron transistors, IR detectors, optical rectennas for IR energy harvesting, and backplanes for LCDs. The majority of these applications require highly asymmetric and non-linear current versus voltage (I-V) behavior at low applied voltages and ultra-high frequencies. The objective of this work is to develop MIM tunnel devices with improved electrical properties including I-V asymmetry and non-linearity. The standard approach to achieving asymmetric operation in MIM devices is through the use of electrodes with different metal work functions. This approach is investigated using a variety of thin film dielectrics deposited by atomic layer deposition (ALD). To assess suitability for high speed operation, the physical mechanisms of electron transport in each dielectric are investigated. Next, as an alternative approach to achieving asymmetric and non-linear operation, pairs of dielectrics with different band-gaps and band-offsets are combined to form asymmetric tunnel barrier metal-insulator-insulator-metal (MIIM) diodes. MIIM diodes are fabricated using ALD to form nanolaminate pairs of Al2O3, HfO2, ZrO2, and Ta2O5 between asymmetric electrodes. It is found that the performance of the MIIM diodes is sensitive to the choice, relative thickness, and arrangement of the individual dielectric layers. It is shown that asymmetric dual-dielectric tunnel barriers can overwhelm the influence of asymmetric electrodes and it is demonstrated that MIIM structures can be designed to provide improved asymmetry at low electric fields. Low field asymmetry improvements are shown to be due to a step tunneling phenomenon. Finally, the formation and influence of interfaces, as a means for providing insight into engineering of nanolaminate barrier tunnel devices is examined by comparing different atomically smooth bottom electrodes.

Abstract: Nanoparticles/nanocrystals have been recognized by their remarkable and technologically attractive properties which are different from those of bulk materials due to their ultra large surface area and extremely fine nanostructure. Highly sophisticated properties such as optical, magnetic, electronic, catalytic, mechanical, chemical and tribological properties can be obtained by advanced nanostructured coatings, making them desirable for industrial applications. This thesis encompasses the fabrication of nano/micro-structures of cuprous oxide (Cu2O) including nanocrystals, nanowires, nanocrystalline coatings and co-deposition of Cu2O/Cu by electrodeposition. The investigation in this thesis involved a systematic study by using a simple two-electrode system with copper sulphate as the electrolyte at pH 4.0 at room temperature and without the aids of any additive. The substrates under investigation included silicon wafer, stainless steel plate, highly oriented pyrolytic graphite (HOPG) and silver wire. By changing the kinds of the substrates, deposition modes, and deposition potentials, different types of nano/micro-structures of Cu2O were yielded. Nanometer-to-micron sized Cu2O single crystals were fabricated on an Au/Pd sputter-coated silicon wafer and stainless steel cathode. Different morphologies of the crystals were studied and their structural characterization was performed. The Cu2O crystals were generally of an octahedral shape. A growth mechanism was proposed to explain the morphologies of the observed nano/micro-structures. The effect of the electrodeposition parameters such as deposition voltage and deposition time, on the size of the crystals and their coverage on the substrates was examined. Highly aligned Cu2O nano/microwires were fabricated on the step edges of the HOPG substrate. With the same deposition potentials, longer deposition time would increase the diameter of the wires. Various crystal morphologies including flower-like and butterfly-like structures, and dendrites and truncated octahedra were observed on the working electrode of HOPG. Some of the morphologies were revealed for the first time by the one-step electrodeposition. To investigate the differences between yield by DC and pulsed electrodeposition respectively, the sizes and coverages of the deposited crystals on the substrate by DC and pulsed electrodeposition were compared. Two completely different forms of Cu2O, namely uniform nanocrystalline coatings and isolated single crystals, were fabricated on Ag microwires by pulsed and DC electrodeposition respectively. The results illustrated a very different effect on crystal nucleation between DC and pulsed electrodeposition, and suggested the possibility of using different voltage waveforms for electrodeposition in order to fabricate coatings with different nano/micro-structures on substrates. Gradual transition in the deposition products from pure Cu2O to pure Cu during electrodeposition with various DC potential was investigated. The percentage of Cu content was studied in depth for a full picture of the relationship between the depositing potentials and the compositions of the deposits. This thesis provides a method to fabricate nanocrystalline Cu2O, Cu and Cu/Cu2O on substrates in a single step without the use of additives. Book excerpt: A novel lithographic fabrication method is used to fabricate nanopillars arrays of anisotropic Ag and TCO electrodes. Optical and electrical properties of the electrodes including bandgap, free carrier concentration, resistivity and surface plasmon frequency of different electrodes can be tuned by adjusting the dimensions and geometry of the pillars. Given the ability to tune the nonlocal responses of the plasmonic field enhancements, we attempt to determine the nature of the effective refractive index profile within the visible wavelength region for multi-layer hybrid nanostructures. Knowledge of the effective optical constants of the obtained structure is critical for various applications. nanopillars of TCO\Ag core shell structures have been successfully fabricated. The Maxwell-Garnett mixing law has been used to determine the optical constants of the nanostructure based on spectroscopic ellipsometry measurements. Simulated reflection spectra indicate a down shift in the Brewster angle of the pillars resulting from the reduction in the effective refractive index of the nanostructure. Two plasmonic resonances were observed, with one in the visible region and the other in the IR region. Plasmon hybridization model is used to describe the behavior of metal and metal oxide core shell nanostructured electrodes. Different charge density distributions around the pillars determine the plasma frequency which depends on the core and surrounding media dielectric constants. Finite Difference Time Domain (FDTD) simulation of different structures agree well with experiment and help us to understand electric field behavior at different structures with different geometries and dielectric constants. Plasmonic Ag nanopillar arrays are effective substrates for surface enhanced Raman spectroscopy (SERS). An enhancement factor up to 6 orders of magnitude is obtained. Monolayers of C60 is deposited on the Ag nanopillars and the interface of C60/Ag is studied which is important in optoelectronic devices. Electron delocalization between C60 and Ag is confirmed.
