Although there is extensive research of laser diodes with optical feedback from normal dielectric mirrors, very little has been done experimentally to analyze the effects of degenerate phase conjugate feedback from a BaTiO3 crystal. This research experimentally investigated the dynamics of a single-mode laser diode with weak phase conjugate feedback using both the self-pumped and double phase conjugate geometries. The experimental results validated a mathematical model which numerically evaluates the Lang-Kobayahsi coupled differential equations. The model simulated the nonlinear behavior of a laser diode subject to phase conjugate feedback and produced simulated RF and Fabry-Perot spectra of the laser Output. Model and experimental results showed frequency locking between the relaxation oscillation and external cavity frequencies and changes in the relaxation oscillation as a function of cavity length. Resonant behavior in the feedback strength necessary to undamp the relaxation oscillation frequency as a function of the cavity length was also captured experimentally an numerically. Validation of the model and experimental results presented in this research significantly contribute to the understanding of the nonlinear behavior of a laser diode subject to optical feedback.

Quantum cascade lasers (QCLs) are one of the available sources in this domain and have already been proven useful for spectroscopic applications and free-space communications. This thesis demonstrates how to implement a private free-space communication relying on mid-infrared optical chaos and this requires an accurate cartography of non-linear phenomena in quantum cascade lasers. This private transmission is made possible by the chaos synchronization of two twin QCLs. Chaos in QCLs can be generated under optical injection or external optical feedback. Depending on the parameters of the optical feedback, QCLs can exhibit several non-linear phenomena in addition to chaos. Similarities exist between QCLs and laser diodes when the chaotic dropouts are synchronized with an external modulation, and this effect is known as the entrainment phenomenon. With a cross-polarization reinjection technique, QCLs can generate all-optical square-waves. Eventually, it is possible to trigger optical extreme events in QCLs with tilted optical feedback. All these experimental results allow a better understanding of the non-linear dynamics of QCLs and will extend the potential applications of this kind of semiconductor lasers.

Book excerpt: In this work, several aspects concerning (In,Al,Ga)N laser diodes with high spectral purity, designed for applications in spectroscopy, were studied. A complete fabrication process for ridgewaveguide laser diodes on GaN substrate was developed. The lateral size of the ridge waveguides was as narrow as 1.5 μm: this is necessary in order to achieve lateral single-mode lasing in (In,Al,Ga)N laser diodes. A peculiar property of (In,Al,Ga)N laser diodes is that, when the ridge is narrow, the threshold current strongly depends on the ridge etch depth. This phenomenon was investigated by fabricating laser diodes with different etch depths. For ridge widths below 2 μm, the threshold current of shallow-ridge devices was found to be more than two times larger than that of comparable deep-ridge devices. Moreover, in the lateral far-field patterns of shallow-ridge laser diodes, side-lobes were observed, which would support the hypothesis of strong index-antiguiding. The antiguiding factor at threshold was experimentally determined to be about 10, which is among the largest values ever published for (In,Al,Ga)N laser diodes. The devices were further studied by simulation, and the results confirmed that the carrier-induced index change in the quantum wells can compensate the lateral index step if the ridge is shallow. This, in turn, reduces the lateral optical confi nement, which increases the threshold current and generates side lobes in the far-fi eld patterns. Based on this research, blue and violet laser diodes suitable for packaging in TO cans and continuous-wave (CW) operation exceeding 50 mW were fabricated. An external cavity diode laser (ECDL) was also realized, which could be tuned over the spectral range 435 nm - 444 nm and provided a peak emission power of more than 27 mW CW at 439 nm. As an alternative approach to obtain a narrow spectral linewidth, the feasibility of monolithically integrated Bragg-gratings was studied.

The experimental device is designed to see the dynamical range of the laser through the temporal and spectral properties while the feedback rate varies. Phase-conjugate feedback is performed through four-wave mixing in a photorefractive crystal. The propagation time of the laser beam in the external cavity is termed external time delay. Under the effect of the feedback, the system shows a wide dynamical range including chaos and self-pulsing states which characteristic properties are determined by the length of the external cavity. For the first time self-pulsing states at frequencies multiples of the fundamental frequency of the external cavity are evidenced. Simulations carried out based on the commonly-used Lang-Kobayashi laser rate equations provide theoretical confirmations to the experimental observations. The main topics tackled here are chaos crisis and bistability of pulsing solutions, self-pulsing regimes (through their stabilization and destabilization) and the transitions between them, characterization of extreme events of two kinds along with their statistical distribution and delay-induced deterministic coherence resonance of low frequency fluctuations. Beyond the fundamental interest of these results and the many comparisons that can be made with other laser systems, applications in the field of all-optical signal generation and control of chaos are direct consequences of this study.

However, combining optical components leads to mutual influencing, as each component can be a source of optical feedback which has to be considered in detail. In this work, experimental and theoretical studies are carried out on periodically poled nonlinear crystals (PPNC), semiconductor optical amplifiers (SOA), and distributed Bragg-reflector ridge waveguide lasers (DBR-RWL). Periodic poling in PPNCs results in grating-like refractive index modulations that cause wavelength-dependent reflection characteristics with typical resonances. The optical feedback from PPNCs is directed to the pump laser source with reflectances from 10-4 to 10-2. In SOAs, the optical feedback depends on the operating point while spontaneous emission can be a significant source. With respect to the input power, the reflectance is between 10-3 and 10-1. While the reflectance can exceed unity if additional external optical feedback enters the SOA, the optical feedback from the SOA is still defined by the internal structure of the SOA and directed to the input laser source. The emission behavior of DBR-RWLs subject to strong optical feedback is characterized by thermal effects and spectral mode hops that go beyond usual optical feedback considerations. Even DBR-RWLs insensitive to coherence collapse can be affected for feedback reflectances higher than 10-3. The investigations in this thesis provide a deeper understanding of the optical feedback characteristics of components in hybrid diode laser systems. This results in starting points for further component improvements and new concepts for the realization of hybrid laser systems.
