Book excerpt: Mon travail de thèse a porté sur des structures guidantes de semi-conducteurs III-V à base de cristaux photoniques, dans le contexte du traitement de signaux portés optiquement. Elles sont obtenues par gravure sèche exploitant une nouvelle gravure de type "ICP" où la densité du plasma y est contrôlée indépendamment de l'énergie cinétique des ions réactifs. Nous avons d'abord réalisé des trous profonds de haut rapport d'aspect, utiles en vue de l'intégration monolithique de plusieurs fonctions. L'hétérostructure utilisée présente l'originalité de ne pas comporter d'aluminium. Des mesures ont validés la qualité des technologies choisies. A l'occasion de ces efforts technologiques nous avons proposé une méthode de réalisation de membranes en GaAs. Les membranes ont la particularité de permettre des modes sans pertes. Nous avons pu, en collaboration avec le LPN, définir des rubans de grande longueur (>1 mm) sur lesquels nous avons effectué des mesures de transmission. Nous avons mis en évidence (i) de très faibles pertes de propagation et (ii) la baisse de la vitesse de groupe dans les "modes lents", descendant à des vitesses de c/11. Nous avons montré que ces structures pouvaient induire sur des signaux de quelques GHz des retards de phase de quelques dizaines de degrés, déphasage qu'on contrôle par le choix de la porteuse. On peut penser ainsi à des délais contrôlables miniatures. Enfin, nous avons intégré une cavité au voisinage d'un tel guide et avons montré le transfert résonnant avec des facteurs de qualités en couplage de ~28000, dont l'analyse suggère qu'ils correspondent à des facteurs de qualités intrinsèque de 43000, sensiblement à l'état de l'art mondial.

It begins by examining the origins of MBE, first of all looking at the nature of molecular beams and considering their application to fundamental physics, to the development of nuclear magnetic resonance and to the invention of the microwave MASER. It shows how molecular beams of silane (SiH4) were used to study the nucleation of silicon films on a silicon substrate and how such studies were extended to compound semiconductors such as GaAs. From such surface studies in ultra-high vacuum the technique developed into a method of growing high quality single crystal films of a wide range of semiconductors. Comparing this with earlier evaporation methods of deposition and with other epitaxial deposition methods such as liquid phase and vapour phase epitaxy (LPE and VPE). The text describes the development of MBE machines from the early 'home-made' variety to that of commercial equipment and show how MBE was gradually refined to produce high quality films with atomic dimensions. This was much aided by the use of various in-situ surface analysis techniques, such as reflection high energy electron diffraction (RHEED) and mass spectrometry, a feature unique to MBE. It looks at various modified versions of the basic MBE process, then proceed to describe their application to the growth of so-called 'low-dimensional structures' (LDS) based on ultra-thin heterostructure films with thickness of order a few molecular monolayers. Further chapters cover the growth of a wide range of different compounds and describe their application to fundamental physics and to the fabrication of electronic and opto-electronic devices. The authors study the historical development of all these aspects and emphasise both the (often unexpected) manner of their discovery and development and the unique features which MBE brings to the growth of extremely complex structures with monolayer accuracy.

Book excerpt: Un cristal photonique est une structure composite dont l'arrangement des matériaux est périodique a l'échelle de la longueur d'onde. La périodicité permet l'apparition de bandes photoniques interdites : domaines de fréquences pour lesquels la lumière ne peut pas se propager dans la structure, quelles que soient sa polarisation et sa direction de propagation. Deux types de dispositifs mettant en ceuvre des cristaux photoniques à deux dimensions ont été étudiés, pour les longueurs d'onde des télécommunications optiques entre 1,3 et l,55mM. Leur modélisation utilise la méthode mathematique rigoureuse des ondes couplées (RCWA). Le premier composant, pour l'optique guidée, utilise un substrat de silicium sur isolant (SOI). Le cristal photonique à deux dimensions est gravé dans le film de silicium : des réseaux de diffraction permettent le couplage et le découplage de la lumière dans le guide. Plusieurs types de substrats ont été considérés pour lesquels nous avons étudié la propagation des ondes guidées puis avons dîmensionné les coupleurs et le enstal photonique. Pour modéliser ces cristaux, en optique intégrée, nous avons utilisé un calcul approché basé sur la méthode RCWA qui permet de déterminer avec une bonne approximation leurs propriétés optiques. Un deuxième composant a été étudié et réalisé pour l'optique diffractive. Il est obtenu en gravant un réseau de traits dans une ou plusieurs des couches d'un empilement périodique. Lorsque toutes les couches sont gravees, ces structures, possédant deux directions de périodicité et constituées de trois matériaux différents, constituent des cristaux photoniques 2D non conventionnels. Nous avons montré la possibilité de réaliser, avec ces structures, des miroirs, des filtres, polarisants ou non, dispersifs ou non. Nous avons montré la faisabilité des structures multicouches (silicium / nitrure de silicium) gravées sur membrane en utilisant la gravure par faisceau d'ions focalisé.
