Book excerpt: The objective of this program is to develop and apply epitaxial growth techniques to the fabrication of efficient solar cells on low-cost forms of silicon. Progress is reported. The efficiency of baseline epitaxial solar-cell structures of about 1 mil thickness grown on single-crystal substrates and processed with diffused junctions has been reproducibly established at approximately 13% (AM-1). Experiments were conducted in the growth of the entire cell structure including the junction layer. For baseline cells fabricated on these layers, efficiencies of approximately 10% have been obtained. These structures were grown with junction depths of 0.8 to 1.0 .mu.m which resulted in sort-circuit current densities of approximately 24 mA/cm. Techniques for the reproducible growth of thinner surface layers are being pursued, in order to increase the short-wavelength response of these structures. Epitaxial techniques were applied in the growth of diagnostic layers and solar-cell structures on two potentially, low-cost, polycrystalline silicon substrates, namely Wacker (SILSO) and a Refined Metallurgical Grade (RMS) silicon. X-ray topographic studies have shown improved crystallographic quality in the epitaxial layers grown on both substrate forms. The best solar cells were fabricated on the RMS substrates where an AM-1 efficiency of 10.6% was obtained with a 16-.mu.m thick epitaxial layer. Epitaxial structures on the Wacker substrates yielded efficiencies in the 5.6 to 9.5% range.

Book excerpt: The work performed during the first quarter included the development of epitaxial baseline solar cell structures grown on conventional single crystal substrates and initial studies of epitaxial growth and the fabrication of solar cells on one type of polycrystalline substrate (Wacker SILSO). Details of the growth and fabrication procedures for the baseline solar cells are given along with measured cell parameters. The results show that solar cells fabricated on epitaxial layers of about one mil thickness can produce AM-1 efficiency of 12%. Reproducibility of these results was established and the direction to be taken for higher efficiency is identified. Growth studies on polycrystalline substrates were started and x-ray topographic studies of the epitaxial layers showed encouraging results in that a substantially lower defect density was noted in the grown layer. Initial results on epitaxial solar cells fabricated on polycrystalline substrates are discussed along with some limitations associated with the use of this material.

Book excerpt: The epitaxial growth of thin solar-cell structures was extended to include another potentially low-cost form of silicon: upgraded metallurgical grade silicon obtained from Dow Corning. An AM-1 efficiency of 12.4% was achieved with a cell structure having only 14 .mu.m of silicon grown on the Dow Corning. The best efficiency obtained was 13% on a 50-.mu.m thick structure. It was found that titanium (2 x 10/sup 14/ A/cm/sup -3/ level) intentionally incorporated into the substrates primarily causes a reduction in the short-circuit current for both epitaxial and bulk cells. However, the epitaxial cells were much less effected by the presence of titanium and efficiencies as high as 11.7% were obtained while the efficiency for bulk cells was approx. 8%. Preliminary experiments in a laboratory model of RCA's advanced rotary disc reactor have produced solar cells with 10 to 12% efficiency. These cells were grown on single-crystal control substrates and the growth which included studies of submicron surface layers showed a trend toward increased short-circuit current density for shallower junctions.

Forinstance,mostofournatural resources and energy sources will be exhausted within the next 100 years. Speci?cally, the consumption of oil, natural gas, and uranium is a serious problem. Solar energy is the only ultimate natural energy source. Although 30% of total solar energy is re?ected at the earth’s surface, 70% of total solar energy can be available for us to utilize. The available solar energy amounts to severalthousand times larger than the world’s energy consumption in 2000 of about 9,000 Mtoe (M ton oil equivalent). To manage 10% of the world’s energy consumption at 2050 by solar energy, we must manufacture 40 GW solar cells per year continuously for 40 years. The required silicon feedstock is about 400,000 ton per year. We believe that this is an attainable target, since it can be realized by increasing the world production of silicon feedstock by 12times asmuchasthe presentproductionat2005.

Using 2D silicon solar cell simulations on the quantitative effects of grain-boundary recombination on device performance, we have found that the acceptable value of effective grain boundary recombination velocity is almost inversely proportional to grain size. For example, in apolycrystalline silicon thin film with an intragrain bulk minority-carrier lifetime of 1 ?s, a recombination velocity of 104 cm/s is adequate if the grain is 20 ?m across, whereas a very low recombination velocity of 103 cm/s must be accomplished to achieve reasonable performance for a 2-?m grain. For this reason, large grain size on the order of hundreds of ?m is currently a prerequisite forefficient solar cells, although a more effective grain-boundary passivation technique may be developed in the future.
