These materials have attracted considerable attention for their potential application as an active electronic material in logic applications utilizing the Mott type metal-to-insulator transition.CaVO3 and SrVO3 correlated metal oxide films have been grown by hybrid-molecular beam epitaxy (MBE), where alkaline earth cations are supplied using a conventional effusion cell and the transition metal vanadium is supplied using the metal-organic precursor vanadium (V) oxytriisopropoxide. Oxygen is available in both molecular and remote plasma activated forms. Titanate-based band insulators, namely SrTiO3 and CaTiO3, have also been grown using titanium tetra-isopropoxide as metal-organic precursor. The grown films have been characterized using reflection high energy electron diffraction (RHEED), X-ray diffraction (XRD), atomic force microscopy (AFM), transition electron microscopy (TEM), and electrical properties have been determined using temperature dependent resistivity and Hall measurements. Optimized films exhibit high quality Kiessig fringes, with substrate limited rocking curve widths of 8 arc seconds in the case of CaVO3 and 17 arc seconds in the case of SrVO3. Both vanadate films grew in a step-flow mode with atomic steps visible after growth by AFM. In SrVO3, the perovskite phase remained present with a gradual lattice expansion away from the optimal cation flux ratio. For CaVO3, the films remained phase pure and with little change in lattice parameter throughout a growth window that spanned a 30% range in cation flux ratios. While an abrupt increase of lattice parameter was found for CaVO3 films grown under Ca-rich conditions, films grown under V-rich conditions revealed a gradual reduction in lattice parameter, in contrast to SrVO3 where all defects have been shown to increase unit cell volume. Low resistivity and high residual resistivity ration complex vanadate thin films have been demonstrated. Methods for growing minimally strained SrVO3 films on (LaAlO3)0.3(Sr2AlTaO6)0.7 substrates (0.7% tensile) were expanded to other substrates with different lattice mismatches, namely SrTiO3 (1.8% tensile) and LaAlO3 (1.3% compressive). Varying strain modifies bond angles or overlap, and can give rise to an insulating ground state. Changes in the film surface morphology derived from atomic force microscopy (AFM) was used to discriminate optimal growth conditions on each substrate. Films grown at each strain state remain strongly metallic at 10 nm thickness. Low temperature resistivity measurements, which demonstrates a marked increase in low temperature resistivity with respect to those films grown at optimized growth parameters, were found to be substrate dependent. The thickness of films grown on SrTiO3 are optimized for maximum thickness without cracking. Use of epitaxial strain as a mechanism for enabling a Mott transition was not demonstrated at strains and conditions attempted within this study. The experimental support of this hypothesis could not be experimentally confirmed within the range of strains studied here.Finally, high quality epitaxial SrTiO3-SrVO3-SrTiO3 heterostructures are grown on (LaAlO3)0.3(Sr2AlTaO6)0.7 substrates by hybrid MBE. RHEED, XRD, and TEM showed that these structures are of high structural quality, with atomically and chemically abrupt interfaces. By fixing the thickness of the SrTiO3 confinement layers to be 15 nm and decreasing the thickness of the SrVO3 from 50 nm down to 1.2 nm, it has been demonstrated that the system transitions from a strongly-correlated metal to an insulating state, as shown by temperature dependent resistivity and carrier concentration measurements. For films with thickness larger than 1.2 nm, the resistivity versus temperature is described by Fermi liquid behavior. Below this critical thickness the material undergoes an electronic phase transition into a variable-range hopping insulating phase. The results of this dissertation show that high quality vanadate thin films can be grown by hybrid MBE. Their electronic ground state, metallic in the bulk phase, can be effectively changed using geometrical confinement, while epitaxial strain was found to have a negligible effect. The ability to grow CaVO3 in a self-regulated fashion holds promise that the favorable growth kinetics in hybrid MBE might be a general characteristic of the metalorganic precursor employed.

Book excerpt: Transition metal oxides have attracted tremendous research interest due to their fertile functional properties, including ferroelectricity, magnetism, high temperature superconductivity and metal to insulator transition (MIT). Over recent decades, one of the research focuses has been utilizing these functional features in device applications, which requires a deeper understanding of the material science and also advances in thin film deposition in order to tailor these properties. The binary vanadium dioxide has drawn much attention due to its orders of magnitude change in resistivity during the MIT near room temperature, opening up the possibilities to use this material as next generation transistors, memory devices and radio frequency switches in communication applications. However, to bridge the gap between the frontier of fundamental research in VO2 films and their realization in commercial products, wafer scale growth of the oxide thin films with electronic grade is necessary. This task requires precise control over the valence state of normally multivalent transition metal cations, while the device performance will be largely derogated if the valence state is not well controlled. To deposit the VO2 with precise valence state control on wafer scale, a combinatorial approach was used to establish a valence state gradient of vanadium cation, from which the optimal condition for stoichiometric VO2 was extracted. Under the optimal growth condition, a high quality 30-nm thick VO2 film was grown on 3 inch sapphire wafer, showing the highest MIT resistivity ratio for ultrathin films on wafer scale, which is relevant for modern device applications.Besides the growth of high quality MIT thin films on wafer scale, a novel strategy to optically write and erase complex circuitry into VO2 thin films was also developed. Weve successfully demonstrated the optically induced MIT in VO2 which is persistent after the light source is turned off. We use this method to optically imprint local conductive areas into an otherwise insulating VO2 film. In contrast to conventional thin film patterning techniques that require chemical etching of patterns defined through lithography steps, the optical imprint is performed by irradiating single crystalline VO2 thin films with focused ultraviolet light in a nitrogen atmosphere. A conductive pattern is sketched into the resistive VO2 matrix, resulting in a close to 4 orders of magnitude increase in electrical conductivity at room temperature. Significantly, the inscribed pattern, which is permanent, can be completely erased by a few minutes thermal annealing process at moderately elevated temperature. This development can potentially find its application in reconfigurable optical elements. It can also be harnessed as rewritable bottom electrode material for back-gating structures by inscribing complex contacting schemes using UV radiation. Beyond the binary vanadium oxides, Mott insulators such as LaVO3 have recently been suggested as promising solar cell materials with suitable band gap, high absorption coefficient, as well as the potential to beat the Shockley-Queisser limit owing to their unique strong electron-electron correlation effect that is not present in conventional semiconductors. However, the quality of strongly correlated oxides has been far inferior compared to conventional semiconductors. The high defect concentration of oxide thin films impedes the realization of Mott solar cells with competitive performance due to the lack of stoichiometry control. By taking advantage of the unique self-regulated growth mechanism available in hybrid molecular beam epitaxy, strongly correlated LaVO3 films were grown which revealed a record-low defect concentration. The optical and electrical properties of these films were studied as a function of stoichiometry and a more than two orders of magnitude improvement in defect-related properties compared to results reported in literature was demonstrated, showing that Mott insulators can indeed be synthesized with high perfection using hybrid molecular beam epitaxy.

CaMnO3, in particular, is extremely sensitive to both doping and strain and, when grown with compressive strain, transitions from an insulating and antiferromagnetic state to a metallic and weakly ferromagnetic state at only 2% Ce doping.We used a combination of angle-resolved photoemission spectroscopy, magnetotransport, and density functional theory to study the electronic properties of this material. We observed the existence of two separate charge carriers, light electrons and heavy polarons, whose physical nature differs because of drastically different couplings to phonons. We ascribe these differences to a different relative band filling due to correlations, which enhance greatly the coupling to phonons of the heavy polarons band. Magnetotransport experiments reveal that the polaron band dominates transport despite its lower mobility.Compressive strain also gives rise to a strong magnetic anisotropy which stabilizes magnetic bubbles that accompany a topological Hall effect. This suggests that these bubbles have topological character, i.e. are skyrmion bubbles. The topological Hall effect diverges as the manganite approaches the metal-insulator transition at low dopings. We used a recently developed theory in order to interpret this behavior, and we conclude that correlations may come into play, enhancing the effective mass of the carriers, and in turn the topological Hall effect.As this manganite is highly sensitive to changes in doping and carrier density, we grew BiFeO3/(Ca,Ce)MnO3 ferroelectric field-effect transistors. Upon switching the ferroelectric polarization of the BiFeO3 top layer, we could not observe any sizable changes in the properties of the underlying manganite layers. We used transmission electron microscopy to study the properties of these bilayers with an atomic resolution, and we observed that polarization pinning at the BiFeO3/(Ca,Ce)MnO3 impedes a complete switch of the polarization and so reduces the operational capabilities of these devices. Nevertheless, we could detect modifications of the electronic properties of the manganite induced by polarization reversal at the atomic scale.
