Book excerpt: "This work will present a more accurate frequency prediction model for single-ended ring oscillators (ROs), a case-study comparing different ROs, and a design method for LC voltage-controlled oscillators (LCVCOs) that uses a MATLAB script based on analytical equations to output a graphical design space showing performance characteristics as a function of design parameters. Using this method, design trade-offs become clear, and the designer can choose which performance characteristics to optimize. These methods were used to design various topologies of ring oscillators and LCVCOs in the GlobalFoundries 28 nm HPP CMOS technology, comparing the performance between different topologies based on simulation results. The results from the MATLAB design script were compared to simulation results as well to show the effectiveness of the design methods. Three varieties of 5 GHz voltage controlled ring oscillators were designed in the GlobalFoundries 28 nm HPP CMOS technology. The first is a low current low dropout regulator (LDO) tuned ring oscillator designed with thin oxide devices and a 0.85 V supply. The second is a high current LDO-tuned ring oscillator designed with medium oxide devices and a 1.5 V supply. The third is varactor-tuned ring oscillator with no LDO, and 0.85 V supply. Performance comparison of these ring oscillator systems are presented, outlining trade-offs between tuning range, phase noise, power dissipation, and area. The varactor-tuned ring oscillator exhibits 8.89 dBc/Hz (with power supply noise) and 16.27 dBc/Hz (without power supply noise) improvement in phase noise over the best-performing LDO-tuned ring oscillator. There are advantages in average power dissipation and area for a minimal tradeoff in tuning range with the varactor-tuned ring oscillator. Four multi-GHz LCVCOs were designed in the GlobalFoundries 28 nm HPP CMOS technology: 15 GHz varactor-tuned NMOS-only, 9 GHz varactor-tuned self-biased CMOS, 14.2 GHz digitally-tuned NMOS-only, and 8.2 GHz digitally-tuned self-biased CMOS. As a design method, analytical expressions describing tuning range, tank amplitude constraint, and startup condition were used in MATLAB to output a graphical view of the design space for both NMOS-only and CMOS LCVCOs, with maximum varactor capacitance on the y-axis and NMOS transistor width on the x-axis. Phase noise was predicted as well. In addition to the standard varactor control voltage tuning method, digitally-tuned implementations of both NMOS and CMOS LCVCOs are presented. The performance aspects of all designed LCVCOs are compared. Both varactor-tuned and digitally-tuned NMOS LCVCOs have lower phase noise, lower power consumption, and higher tuning range than both CMOS topologies. The varactor-tuned NMOS LCVCO has the lowest phase noise of -97 dBc/Hz at 1 MHz offset from 15 GHz center frequency, FOM of -172.20 dBc/Hz, and FOMT of -167.76 dBc/Hz. The digitally-tuned CMOS LCVCO has the greatest tuning range at 10%. Phase noise is improved by 3 dBc/Hz with the digitally-tuned CMOS topology over varactor-tuned CMOS."--Abstract.

Therefore, for narrow bandwidth PLLs, noise up conversion for the bias circuits should be minimized. We define the effective Q factor (Qeff) for ring oscillators and predict its increase for CMOS processes with smaller feature sizes. Our phase noise analysis is validated via simulation and measurement results. The digital switching noise coupled through the power supply and substrate is usually the dominant source of clock jitter. Improving the supply and substrate noise immunity of a PLL is a challenging job in hostile environments such as a microprocessor chip where millions of digital gates are present.

Book excerpt: The ubiquity of mobile computing devices and the ever increasing internet usage in recent years have led to a phenomenal growth in digital data traffic and burgeoned bandwidth demands on modern digital communication systems. These systems require mixed signal circuits operating at high sampling rates and complex digital signal processing (DSP) to achieve reliable performance. Circuit designs at these break-neck speeds require high speed devices provided by advanced CMOS technologies. Since, these processes can accommodate large number of devices per unit area; there is an urge to integrate more functionality on chip to reduce overall system cost. However, this presents several design challenges, such as minimizing process variations, reducing power dissipation and managing overall design/verification time. In addition, the traditional approach to design analog and mixed signal circuits, based on operational amplifiers (OP-AMP), is difficult in these technologies due to the low power supply voltage and reduced intrinsic gain of the transistors. Therefore, using stable large-gain and negative-feedback configurations to obtain precision has limited use in designing high speed analog circuits in these processes. This necessitates an alternative methodology for designing circuits for wide band applications. This research addresses the aforementioned problems by proposing a structured design methodology for analog and mixed signal integrated circuits for high speed applications. A set of analog modules based on the class-AB CMOS inverters and current mirrors are described to perform basic operations such as addition, subtraction, scaling and integration. The design approach uses replica-circuits extensively to control the large process, voltage and temperature (PVT) variations encountered in practice. The key idea is to independently control the logical threshold (V[underscore LT]) and the trans-conductance (g[underscore m]) of the CMOS inverter using control inputs from the replica and use it as a basic building block for designing higher level blocks and systems. Using this methodology, the designs of functional blocks namely, voltage references, filters, amplifiers, gyrators, comparators, multipliers, voltage-to-time converters and oscillators are presented. Finally, the measured results for prototypes fabricated in TSMC 180nm are presented that show the performance of these blocks in silicon.

Equally important the work describes techniques for robust high volume production of RF radios in general and for integrated PLL/VCO design in particular including issues such as supply sensitivity, ground bounce and calibration mechanisms. Varactor, transistor, and inductor designs are optimized to reduce the parasitic capacitances. An investigation of tradeoff between quality factor and tuning range for MOS varactors at 24 GHz has shown that the polysilicon gate lengths between 0.18 and 0.24 micrometer result in both good quality factor (>12) and Cmax/Cmin ratio (~3) in the 0.13-micrometer CMOS process used for the study. The components were utilized to realize a VCO operating around 60 GHz with a tuning range of 5.8 GHz. A 99-GHz VCO with a tuning range of 2.5 GHz, phase noise of --102.7 dBc/Hz at 10-MHz offset and power consumption of 7-15 mW from a 1.5-V supply and a 105-GHz VCO are also demonstrated. This is the CMOS circuit with the highest fundamental operating frequency. The lumped element approach can be used even for VCOs operating near 100-GHz and it results in a smaller circuit area.

Book excerpt: As device size scales down, there have been challenges to design conventional analog circuits, such as low voltage headroom and the low intrinsic gain of a device. Although ever-decreasing device channel length in CMOS technology has mainly negative effects on analog circuits, it increases device speed and reduces the power consumption of digital circuits. As a result, time-based signal processing has been attracting attention because time-based circuits take advantage of high speed and low power devices to deal with analog information in the time domain. In this thesis, we focus on a ring oscillator as a core time-based circuit for communication systems. Ring oscillators are employed in analog-to-time conversion or time-to-digital conversion. In this work, we present A/D converters and an RF modulator based on ring oscillators in deep sub-micron CMOS processes. We introduce a VCO-based [sigma][delta] A/D converter utilizing a voltage-controlled ring oscillator (ring VCO) as a continuous-time integrator. We propose to replace conventional integrators designed with analog circuits in a [sigma][delta] modulator with a ring VCO and a phase detector, thereby implementing an A/D converter without traditional analog circuits. We also propose a single-slope A/D converter using time-to-digital conversion. By combining a few analog circuits and a ring oscillator based Time-to-Digital Converter (TDC), we achieve highly digital A/D conversion. Finally, we demonstrate a VCO-based RF modulator. The proposed RF modulator generates an RF signal by simply switching transistors. As opposed to an RFDAC approach, the proposed RF modulator is not limited by quantization noise because it employs multiphase PWM signals. A VCO-based OP amp is also introduced as an alternative method of designing an OP amp in deep sub-micron CMOS. The proposed VCO-based OP amp is utilized to generate the multiphase PWM signals in the RF modulator. This thesis also presents the fundamental limitations of a ring oscillator as a timebased circuit. Although the idea of time-based signal processing employing a ring oscillator has its own limitations such as non-linear tuning characteristics and phase noise, the basic idea is worth investigating to solve the serious problems of analog circuits for future CMOS technology.

To provide a wide range of clock frequencies, Digitally Controlled Ring Oscillators (DCROs), whose frequencies are discretely tuned using a Frequency Code Word (FCW), have been investigated in recent studies. They have several advantages over LC-based Voltage Controlled Oscillators (VCO) including simplicity of design, small die area (i.e. no large inductors), better compatibility with deep submicron CMOS processes,ability to offer multiple output phases, and wider tuning range.A compact differential Injection Locked Clock Multiplier (ILCM) based on an injection locked DCRO is implemented in this thesis. As the transistor features continuously shrink and the supply voltage is reduced, ILCMs are becoming more prone to issues such as increased effect of random mismatch, increased device noise, susceptibility of the design to noise coupling and vulnerability to Process Voltage and Temperature (PVT) variations. Furthermore, ILCMs in recent System on a Chip (SoCs) have stringent design requirements including accurate frequency tuning, fine fractional resolution, high levels of integration and better amenability to technology scaling. In the proposed ILCM, multiple techniques were used to address deep submicron CMOS design challenges, as well as modern applications' requirements. The design is fully digital, synthesizable and automatically placed and routed. All circuit blocks were implemented using digital design flow and designed using a Hardware Description Language (HDL). This allows the design to be more easily ported to deep submicron processes. Online or offline PVT calibration can be performed using a replica oscillator and high speed digital counters to track frequency drifts with PVT variations. A DCRO based on a matrix structure has been utilized to reduce period variations due to random mismatch. The DCRO is built up from pseudo differential delay cells to enhance design immunity to noise coupling. The key thesis contributions are implementing a new DCRO structure using fully syntheziable differential structure, utilizing a novel PVT calibrator that can compensate for frequency mismatch between the main DCRO and its replica, and using a low complexity fractional ILCM technique that achieves a fine fractional resolution with few number of ring oscillator stages.Designed in a TSMC 65 nm GP CMOS process with no analog or RF enhancements, the proposed ILCM frequency ranges from 1.0 to 1.8 GHz and occupies 124:5 m 170 m of chip area. The ILCM can operate in integer or fractional mode for multiplication ratios up to 9. At 1.7 GHz and 1.1 V, the measured integrated RMS jitter (1 kHz to 30 MHz) for the 3rd and 9th multiplication factors are 197 fs and 381 fs, respectively. The ILCM consumes 13.25 mW of power and has a fraction resolution of fref=32. Furthermore, it achieves a jitter-power FOM of −241 dB, when measured at room temperature and 1.1 V. When tested in the presence of switching noise, it provides up to 7 dB improvement in phase noise when compared to a single ended version of the ILCM. In the presence of voltage variations (from 0.9 V to 1.1 V) and temperature variations (from 30 C to 70 C), the maximum integrated RMS jitter variation observed was 50 fs.
