Book excerpt: The latest generation of smart devices deployed in cellular networks has created explosive growth in network data traffic, and the increasing demand for broadband services with higher data rates, require higher peak to average power ratio (PAPR) with wider bandwidth. One of the challenges in the conventional power amplifiers (PAs) with fixed supply voltage, is the degraded efficiency and generated heats at a large back-off to meet tight linearity requirements. This dissertation presents high efficiency wideband envelope tracking power amplifiers for 2.1 GHz micro base-stations and 2.5 GHz wireless mobile applications. By superimposing the envelope signal at the drain such that the RF amplifier operates consistently closer to saturation, the overall efficiency is improved and the generated heat is reduced dramatically. In the first part of the dissertation, a high performance BiCMOS DMOS monolithic envelope amplifier for micro-base station power amplifiers is presented. Due to the low breakdown voltage of the CMOS transistors, the high voltage envelope amplifier has been implemented with discrete components with high voltage process. Compared to these discrete solutions, an integrated circuits implementation for the envelope amplifier brings many benefits. The design of monolithic envelope amplifiers for high voltage (VDD = 15 V) envelope tracking applications, and the design techniques to solve the reliability issues with thin gate oxide is described. The overall envelope tracking system employing a GaN-HEMT RF transistor, and fully integrated high voltage envelope amplifier with a 0.35[mu]m BiCMOS DMOS process, is demonstrated. In the second part, a high-efficiency wideband envelope tracking power amplifier for mobile LTE applications will be presented. The CMOS envelope amplifier with hybrid linear and switcher is designed in a 150 nm CMOS process. The envelope amplifier employs direct sensing of the linear stage current to reduce the propagation delay in the switcher. The strategy is demonstrated to improve the efficiency of the complete envelope tracking power amplifier system. The resulting performance of envelope tracking system employing a GaAs HBT-based RF PA with a 5 MHz LTE signal input demonstrated state-of-the-art efficiency while meet the linearity requirement.

The Doherty power amplifier architecture is demonstrated as a possible solution to improving the back-off efficiency of millimeter-wave power amplifiers, since many mobile broadband communication systems employ modulation formats with large peak-to-average power ratios. This research also demonstrates some novel techniques to improve upon the Doherty architecture for millimeter-wave power amplifier design. Two fully integrated Ka-Band Doherty power amplifiers are designed and developed using a 0.15-[mu]m GaAs pseudomorphic high electron mobility transistor (pHEMT) process. The first uses the classic Doherty configuration with some previously developed modifications to resolve some practical issues and achieves a measured small signal gain of 10.3 dB, measured output power at 1-dB compression point (P1dB) of 25.1 dBm, measured peak power added efficiency (PAE) of 38%, and measured PAE of 27% at 6-dB back-off power. The bias network of this same Doherty was then modified by short circuiting some resistors in the gate bias path and it then achieves a measured small signal gain of 10.5 dB, measured output power at 1-dB compression point (P1dB) of 26.9 dBm, measured peak power added efficiency of 42%, and measured PAE of 32% at 6-dB back-off power. The second Doherty amplifier uses a novel load-pull based Doherty technique accounting for nonideal back-off impedance in millimeter-wave power amplifiers and achieves a measured small signal gain of 9 dB, simulated output power at 1-dB compression point (P1dB) of 29 dBm, simulated peak power added efficiency of 46%, and simulated PAE of 35% at 6-dB back-off power. The performance achieved with these power amplifiers makes them a promising candidate for use in next generation mobile broadband communication systems.

One of the biggest challenges in implementing a millimeter-wave solution is the low efficiency of commercially available millimeter-wave power amplifiers. Furthermore, the monolithic millimeter-wave integrated circuit (MMIC) power amplifiers also need to have high power with reasonable gain, good linearity and maintain a compact chip size. In Chapter 1 and Chapter 2 of this dissertation, a compact high efficiency Ka-band power amplifier and a highly linear amplifier using second harmonic injection will be demonstrated. The requirements are even more stringent when the amplifiers are deployed in wireless systems that have high peak to average power ratio (PAPR). Among the most popular solutions to achieve high efficiency at power back-off is the Doherty architecture. Thus far, Doherty power amplifiers have been primarily implemented in the spectrum below 3 GHz for cellular base stations. Very few millimeter-wave Doherty PA’s have been reported to date. The conventional Doherty architecture has several inherent drawbacks that cause low efficiency, occupy large chip size and limit the performance bandwidth. Therefore, in our work, we propose four different Doherty amplifier topologies improve the DPA performance: 1) An ultra-compact Doherty amplifier using 3-dimensional broadside coupler 2) A wideband reconfigurable Doherty amplifier 3) A high power density stacked-FET Doherty power amplifier with asymmetrical gate bias 4) A high efficiency asymmetrical Doherty power amplifier using novel load modulation scheme based on load-pull data. All the proposed DPAs are fabricated in a 0.15-[mu]m enhancement mode (E-mode) Gallium Arsenide (GaAs) process. The proposed techniques and experimental results will be discussed in Chapter 3, 4, 5 and 6.The content of this dissertation is a compilation of 18 manuscripts, all of which I am the author or co-author. The titles, publishers and publication dates of the manuscripts are listed on page xii and xiii in this dissertation.

Particularly, the design of high-efficiency and frequency-reconfigurable power amplifier (PA) in complementary-metal-oxide-semiconductor (CMOS) technology is of paramount importance as it enables longer battery life and improved thermal management at a low cost in smart portable-devices while supporting multi-standard 5G communications such as 28GHz, 37-40GHz etc. Simultaneously, a PA with large-bandwidth and high-linearity is highly desirable for 5G mobile communications as it can cover multiple wideband-channels with high-order complex-modulation schemes (i.e., 64/512-quadrature-amplitude-modulation (QAM)) while ensuring robust performances against process-voltage-temperature variations. So far, traditional PA architectures have failed to address these critical design challenges and performance goals. This dissertation presents three new architectures for the design of highly-efficient, highly-linear, wideband and frequency-reconfigurable CMOS PAs for mm-wave 5G cellular communications with 15-16dBm of output-power. First, a 40% power-added-efficiency (PAE) frequency-reconfigurable PA with a tunable gate-drain neutralization at 24GHz and 28GHz is investigated in 65nm CMOS. This is the very first demonstration of a frequency-reconfigurable CMOS PA at mm-wave frequencies using tunable-inductor and tunable-transformer. Second, a 25-35GHz neutralized Continuous Class-F (CCF) CMOS PA achieving 26% modulation-PAE at 1.5Gbps and 46.4% peak-PAE is developed. This design is the very first demonstration of a CCF PA at mm-wave, and the reported measured 46.4% PAE is the highest PAE among mm-wave CMOS PAs to-date. Finally, a 28GHz 41%-PAE linear CMOS PA architecture using a transformer-based amplitude-to-phase (AM-PM) pre-distortion correction technique for 5G is investigated and developed. The proposed linearizer adopts a transformer-based self-compensated pre-distortion network to correct a detrimental AM-PM distortion due to non-linear gate-source capacitance (Cgs) in CMOS PAs. This linearization method mitigates the large-gain reduction problem in traditionally used capacitor-based linearization approaches while consuming no extra-power or introducing additional circuity. Subsequently, significant improvement in modulated-PAE and linearity is achieved. These three PA architectures provide distinct merits of advancing the knowledge of high-linearity, high-efficiency, wideband and frequency-reconfigurable fully-integrated CMOS PA design at mm-wave for next-generation multi-Gbps 5G communications by presenting original circuit topologies, fully supported by analytical-equations, chip-fabrication and comprehensive large-signal measurement results.
