Book excerpt: During this reporting period, four more 100 kg continuous runs were completed to satisfy the six required by the project extension. One of the four (2*) was performed using a new standard CG2000 RC grower, using accessory equipment and process techniques developed under this project. The sixth and final 100 kg continuous run was performed with purified carbon parts and resulted in the best results to date. Run No. 62 resulted in 103.0 kg being pulled from 104.5 kg total charge weight (98.6% pulled yield). Of this 103 kg grown, 89.3 kg were monocrystalline. Moreover, 72.2 kg was OD material. Another encouraging result was that 85% of the eighth crystal was monocrystalline and 67% of the ninth and last crystal was monocrystaline after ninety seven hours of continuous growth. Impurity analysis data indicate that impurity build-up in grown crystals during 100 kg continuous runs is insignificant. However, the results indicate that impurities tend to accumulate in the crucible. Moreover, impurity analysis performed on new crucibles indicates that these new crucibles may not be as pure as the manufacturer's literature states. Solar cell efficiency data from two 100 kg continuous runs were received this quarter with very encouraging results. The average efficiencies of all cells tested was 16.35% AM1, which is considerably higher than our 14% AM1 goal. Moreover, the efficiencies remained at or near the same levels throughout the entire 100 kg continuous run. We expect to receive solar cell efficiency results from three more of the 100 kg continuous runs in the next quarter.

The furnace was converted to the 14-inch hot zone and preliminary heat runs were performed. Two sucessful runs were demonstrated, by growing 25 kg ingots from 30 kg melts. Book excerpt: The development of equipment and processes to produce single crystal solar silicon by a continuous Czochralski method was studied. ''Continuous'' is defined as the ability to produce 100 kilograms of crystal from only one melt container. The equipment to be used is a Hamco CG2000 Production Crystal Grower. Certain modifications will be made to the grower to enable periodic replenishment of silicon into the crucible and removal of grown crystals. The crystal grower was constructed and installed in a separate room designated and prepared for the project. It was adapted with a modified throat, a vacuum-tight isolation valve, an enlarged pull chamber to hold a supply of poly material, and a modified automatic diameter control (ADC) optical system. It was fully tested and made ready for trial runs. Designs are under way for other modifications to the equipment, including a recharge system, a polysilicon attachment device, and a modified bead-chain pull mechanism capable of pulling and simultaneously weighing a 30 to 40 Kg growing crystal. An economic model was developed for batch CZ as a base-line reference, and for two methods of continuous CZ. Preliminary analysis indicates a cost (value added by crystal growth) of approximately $13 to $17 per kilogram of usable crystal for continuous CZ versus $33.00 for state of art methods. This model will be updated as additional data, process parameters and equipment requirements are obtained.

Book excerpt: The purpose of this program is to demonstrate the growth of at least 100 kilograms of mono crystalline ingot from one crucible by the Czochralski (CZ) method. The approach to the continuous growth process being pursued in this effort relies on conventional CZ technology combined with new equipment designs which allow repeated alternate cycles of crystal growth and hot melt replenishment by methods which are suitable for use in a high volume production facility. A Hamco Model CG2000 crystal grower was modified with a special chamber for the storage of a supply of polycrystalline silicon and a vacuum-tight isolation valve to permit retrieval of crystals and melt replenishment without contamination. A number of additional modifications to the facility have been completed in the program, and the process study phase is now under way, with a number of multi-ingot runs having been performed. It is the purpose of this contract extension to describe a program aimed at a more accurate cost analysis of the continuous growth of silicon into material and also an investigative program for the purpose of defining and solving problems which may hinder the development of continuous Czochralski growth. Progress is reported.

Book excerpt: The overall purpose of this two-stage program is the demonstration of continuous Czochralski growth. In Stage 1, an existing Varian 2850 Czochralski furnace is to be modified for continuous growth by recharging; in Stage 2, a new puller is to be designed and shown capable of producing 100 kg of crystal from the same crucible with an after-grind yield of at least 70%. The three components required to modify the Varian furnace for batch and continuous recharging with granular silicon have been designed and are currently being fabricated. The feasibility of extended growth cycles up to 40 hours long has been demonstrated by a recharge simulation experiment; a 6 inch diameter crystal was pulled from a 20 kg charge, remelted, and pulled again for a total of four growth cycles, 591/ inch of body length, and approx. 65 kg of calculated mass. A preliminary economic analysis indicates that the 1982 SAMICS price goal allocation can be met by sheet production predicated upon the recharging of otherwise standard Czochralski furnaces; the projections are, in 1975 dollars: add-on cost for growth--$37 per m2, direct poly cost--$46 per m2, margin available for wafering--$45 per m2.

Book excerpt: This project is directed toward the development of equipment and processes to produce single crystal solar silicon by a continuous Czochralski (CZ) method. ''Continuous'' is defined as the production of at least 100 kilograms of crystal from a single melt container. The approach to be taken is to suitably modify a Hamco CG2000 crystal grower to demonstrate that continuous CZ growth is feasible by the periodic replenishment of the melt container and the removal of grown crystals. The crystal growth facility is now complete with the exception of the poly weight/recharge system. Installation of this device on the grower will require disassembly of the facility to modify the growth chambers. In the meantime, hot filling experiments are being conducted by attaching poly rod material to the seed lift mechanism. The work has progressed to the point where a suitable means of melt replenishment has been demonstrated. A poly-crystalline rod of silicon can be lowered into the crucible and melted at rates of over 14 kg/hr. Using this method of hot filling, a 12'' x 9'' high crucible was charged with 25 kg of silicon and a zero dislocation, 22 kg crystal 11.4 cm diameter, 87 cm long, was grown. This demonstrates that five crystals grown from a 12 inch crucible can satisfy the continuous CZ criterion. A growth rate of 7.3 cm/hr was achieved corresponding to a continuous throughput of 1.1 kg/hr. An economic model using the SAMICS/IPEG guidelines has shown that the add-on cost of CZ crystal growth can meet the 1982 goals without any technical breakthroughs, but an add-on cost reduction of approximately 50% is necessary to meet the 1986 goal, assuming reasonable slicing yields.

In addition to its stated purpose of developing the growth and recharge process for continuous silicon production, this experimentation has served to prove completely both the concept of charging with granular (viz., niblet) feed and the design of the pellet-feeder/isolation-lock assembly. The design of the prototype Czochralski puller was begun on schedule. Layouts of all major components have been prepared, and detailing is currently in progress; bills of material for long-delivery items were released to Manufacturing in June. Two critical components have already undergone advance trials: the recharging mechanism, which has been in use for four months, and the crystal lift mechanism, which has been bench-tested and is to be mounted on the laboratory Varian 2850 puller. Further, the fabrication of the transducer/control assembly - the automation system - has been accelerated in order to permit testing and preliminary process development on the 2850 furnace prior to the completion of the prototype puller. The SAMICS analysis of ingot growth and wafering has been completely revised and has been extended to 1986.
