Available in PDF, EPUB and Kindle. Book excerpt: VLSI Electronics: Microstructure Science, Volume 8: Plasma Processing for VLSI (Very Large Scale Integration) discusses the utilization of plasmas for general semiconductor processing. It also includes expositions on advanced deposition of materials for metallization, lithographic methods that use plasmas as exposure sources and for multiple resist patterning, and device structures made possible by anisotropic etching. This volume is divided into four sections. It begins with the history of plasma processing, a discussion of some of the early developments and trends for VLSI. The second section, Deposition, discusses deposition techniques for VLSI such as sputtering metals for metallization and contacts, plasma-enhanced chemical vapor deposition of metals and suicides, and plasma enhanced chemical vapor deposition of dielectrics. The part on Lithography presents the high-resolution trilayer resist system, pulsed x-ray sources for submicrometer x-ray lithography, and high-intensity deep-UV sources. The last part, Etching, provides methods in etching, like ion-beam etching using reactive gases, low-pressure reactive ion etching, and the uses of inert-gas ion milling. The theory and mechanisms of plasma etching are described and a number of new device structures made possible by anisotropic etching are enumerated as well. Scientists, engineers, researchers, device designers, and systems architects will find the book useful.

Book excerpt: An Introduction to Gas Discharges: Second Edition aims to provide a compact introduction to the subject of gas discharges, which continues to make both scientific and industrial progress. In this second edition, the author has made minor corrections, rewritten and expanded some sections, used SI units and modernized notions, in hopes of making the book more up to date. Included in the book is a short history of the subject, an introduction that enumerates the types of gas discharges, the fundamental processes, and then moves on to the more specific areas such as the breakdown, the self-sustaining discharge, equilibrium, plasma properties and measurements, and the technological applications of gas discharges. Concise and easy to understand, the text is for students and researchers who wish to learn the subject and prepare them for more advanced readings.

Available in PDF, EPUB and Kindle. Book excerpt: Gaseous Electronics and Gas Lasers deals with the fundamental principles and methods of analysis of weakly ionized gas discharges and gas lasers. The emphasis is on processes occurring in gas discharges and the analytical methods used to calculate important process rates. Detailed analyses of a variety of gas discharges are presented using atomic, ionic, and gas lasers as primary illustrations. Comprised of 12 chapters, this book begins with some initial categorization of gas discharge species and an overview of their interactions. The discussion then turns to an elementary theory of a gas discharge; inelastic collisions; distribution functions and the Boltzmann equation; and transport coefficients. Subsequent chapters focus on the fluid equations; electron-density decay processes; excited species; atomic neutral gas lasers; molecular gas lasers; and ion lasers. The important electron loss processes that determine the behavior of a plasma when the source and loss terms balance are also examined. This monograph will be of value to graduate students, practitioners, and researchers in the fields of physics and engineering, as well as to professionals interested in working with weakly ionized discharges.

This book was released on 2012-12-06 with total page 234 pages. Available in PDF, EPUB and Kindle. Book excerpt: Properties of thin films depend strongly upon the deposition technique and conditions chosen. In order to achieve the desired film, optimum deposition conditions have to be found by carrying out experiments in a trial-and error fashion with varying parameters. The data obtained on one growth apparatus are often not transferable to another. This is especially true for film deposition processes using a cold plasma because of our poor under standing of the mechanisms. Relatively precise studies have been carried out on the role that physical effects play in film formation such as sputter deposition. However, there are many open questions regarding processes that involve chemical reactions, for example, reactive sputter deposition or plasma enhanced chemical vapor deposition. Much further research is re quired in order to understand the fundamental deposition processes. A sys tematic collection of basic data, some of which may be readily available in other branches of science, for example, reaction cross sections for gases with energetic electrons, is also required. The need for pfasma deposition techniques is felt strongly in industrial applications because these techniques are superior to traditional thin-film deposition techniques in many ways. In fact, plasma deposition techniques have developed rapidly in the semiconductor and electronics industries. Fields of possible application are still expanding. A reliable plasma reactor with an adequate in situ system for monitoring the deposition conditions and film properties must be developed to improve reproducibility and pro ductivity at the industrial level.

Available in PDF, EPUB and Kindle. Book excerpt: A new class of collision-dependent electron waves is found in a non-Maxwellian Lorentz magnetoplasma, and it is shown that these waves may be driven unstable by electron-neutral collisions. The Boltzmann equation with collision integral is solved, assuming propagation either parallel or perpendicular to the magnetic field. Both conductivity tensors are derived and put in a form useful for numerical calculations. The full set of Maxwell's equations is then used to derive the dispersion relations for both directions of propagation. The dispersion relations are initially solved for a monoenergetic electron distribution function and following that a distribution with a peak of nonzero halfwidth is treated. Some consideration is also given to a Maxwellian distribution both with and without a bump on the tail. As an example of propagation parallel to the magnetic field, transverse electromagnetic or whistler waves are considered. (Author).
