Cette orientation particulière est en effet celle utilisée pour les applications technologiques récentes de ce semi-conducteur à grande bande interdite. L'étude expérimentale de cette surface est principalement basée sur l'utilisation de deux types de microscopie à sondes locales : la microscopie à force atomique (AFM) et la microscopie à effet tunnel (STM). Le matériau GaN est obtenu par épitaxie sous jets moléculaires (EJM) essentiellement sur substrat Si(111). L'approche expérimentale développée s'appuie en particulier sur le couplage sous ultra-vide d'un réacteur EJM et d'un microscope STM. Le potentiel de cet ensemble expérimental est illustré au chapitre 1 par l'obtention d'images en résolution atomique de surfaces de semi-conducteurs de référence tels que Si, SiC et GaAs. Les résultats expérimentaux concernant la surface GaN(0001) sont présentés selon l'échelle d'observation : au delà du micromètre au chapitre 2, dans la gamme sub-micronique au chapitre 3 et finalement dans celle du nanomètre au chapitre 4. L'étude par AFM ex situ de la morphologie de la surface a permis de mettre en évidence un phénomène de rugosité cinétique. L'utilisation de surfaces vicinales est proposée pour éliminer l'apparition d'une telle rugosité (chapitre 2). L'observation in situ par STM apporte des informations détaillées sur les marches présentes à la surface mais aussi sur la terminaison des dislocations à la surface et finalement sur l'interaction entre dislocations et marches (chapitre 3). La résolution atomique est obtenue pour deux reconstructions (2x2 et 4x4) correspondant à une terminaison Ga de la surface. Nous montrons que l'obtention de ces deux reconstructions est liée à la présence d'arsenic.
