Book excerpt: Global mobile traffic is expected to continue to increase at an astonishing rate in the future, due to the ever-increasing number of mobile phone subscribers and the adoption of smart devices which generate significantly more mobile traffic. To satisfy this growth in demand, it is envisioned that future 5th Generation (5G) mobile networks will utilize lower powered small-cell base stations and base stations with large antenna arrays to greatly improve network coverage and capacity. A power amplifier (PA) is a critical component in a base station's transmitter, required to boost the signal power such that it is high enough for transmission to the intended receiver. The design of the PA for 5G base stations, however, presents new challenges to designers. When driven with modern wideband communication signals, the PA must be both efficient and linear in order to minimize power consumption, improve reliability, maintain transmission accuracy, and avoid interference with neighbouring signals. In conventional high-powered macrocell base station designs, the aforementioned requirements are usually satisfied using a two-step procedure. First, the PA is designed using a Doherty power amplifier (DPA) topology, which has high efficiency, but poor linearity. Then, digital predistortion (DPD) linearization techniques are applied to ensure that the DPA attains the required linearity performance. However, for the lower-powered PAs needed in small cells and large antenna arrays, the relatively high power overhead of DPD techniques, which does not scale down as the power range of the PA decreases, make them unattractive PA linearization solutions. In response, a new PA linearization technique is proposed and developed in this thesis. It is based on the design and addition of a linearization amplifier (LA), an approach which can help the PA attain the required linearity even when it is driven with modern communication signals with very wide bandwidths. Of particular note, the LA's power consumption is relatively low, it scales with the PA's power range, and it does not increase with signal bandwidth. These qualities make it highly suitable for use with PAs in future 5G small-cell base stations and base stations with large antenna arrays. To validate the proposed technique's effectiveness, a prototype circuit was designed, fabricated and applied to a high peak efficiency 6 W class AB PA with a centre frequency of 850 MHz. When stimulated by a wideband 40 MHz signal, the PA's adjacent channel leakage ratio (ACLR) was improved by up to 13 dB after the addition of the LA. This enabled the PA to achieve an ACLR of about -45 dBc without the use of any other linearization techniques. Significant ACLR improvements were also observed for signals with even wider bandwidths of up to 160 MHz. Moreover, it was shown that the LA could be used in conjunction with a simple predistorter to further improve the efficiency and linearity of the class AB PA. Next, the LA is augmented with a conventional DPA design to form a new linear DPA topology that was able to achieve a better linearity-efficiency trade-off compared to the linearized class AB PA. To accomplish this, a study of the interactions between the LA and DPA circuitries was conducted and a design strategy was developed to determine the circuit parameters that maximized ACLR improvement while minimizing power consumption. For validation purposes, this strategy was applied to design a proof-of-concept prototype with a centre frequency of 800 MHz and a peak envelope power of 12 W. With the addition of the LA, a more than 11 dB improvement of the ACLR was obtained at the prototype's output when it was driven with signals with up to 40 MHz of modulation bandwidth: an ACLR of about -45 dBc or better was achieved over wide average power range. As expected, the efficiency of the linear DPA topology remained significantly higher than the linearized class AB PA for all signals tested. Another challenge faced in particular by PAs in a large antenna array, is that it will experience dynamic load impedance variations due to antenna coupling. This unwanted variation in the load impedance can cause instability and significant distortions at the output of the PA that is difficult to remedy using conventional techniques. To address these issues, it is shown in the last part of this thesis that the LA can be used to mitigate this problem by minimizing the amount of load impedance variation seen by the PA due to antenna coupling, such that it remains closer to its optimal value, and by maintaining excellent linearization across a wide range of load impedance values.

One of the designs can operate on a supply voltage down to 1.5V. Both bipolar and CMOS wideband IF amplifiers are built; they are fully differential and have linearity from DC to 20 MHz. Finally, an RF power amplifier is built in CMOS, without using inductors, in order to investigate what performance can be achieved without them. Highly Linear Integrated Wideband Amplifiers: Design and Analysis Techniques for Frequencies from Audio to RF is an excellent reference for researchers and designers of integrated amplifiers, and may be used as a text for advanced courses on the topic.

The watt-level peak powers and large peak-to-average power ratios required by these standards present significant efficiency and linearity challenges to the design of CMOS PAs. As a result, power amplifiers remain the dominant power consumption and integration bottleneck today. This dissertation proposes novel techniques for efficiently combining the outputs of power amplifiers to achieve high output power with good efficiency at back-off. By dynamically reconfiguring the power combining network, we minimize the passive losses at back-off. This technique only uses CMOS thin-gate digital transistors as switches and the single nominal digital supply making it compatible with SoC integration. Additionally, the performance is expected to improve with process scaling. The integrated matching network is based on transformer combining and is inherently broadband. A 2.5 GHz digitally-scalable transformer combining power amplifier (DST-PA) is implemented in a 32 nm CMOS process as a proof of concept. An inverter-based class-D PA topology is utilized to obtain low output impedance and good linearity. The fabricated stand alone DST-PA in simulation delivers 26 dBm peak CW power with 39% total system Power Added Efficiency (includes all drivers). Average OFDM power is 21 dBm with efficiency 37% when transmitting WiFi signals with PA pre-distortion. The integrated PA with the digital phase modulator is packaged in a flip-chip BGA package. Good linearity performance (ACPR and EVM) demonstrates the applicability of the proposed power combined configurations.

RF Power Amplifiers (PA) are the most critical component in the RF frontend and are considered the bottleneck in high efficient wideband transmitters. The research starts with an investigation of high efficient operation modes based on waveform engineering. The outcome of the research can be divided into two main parts: The first concerns an analysis of high efficient modes of operation. The second part builds on first part looking at the PA's efficiency-bandwidth perspective to design a wide band high efficient PA. The first part of the thesis, introduces a novel linear high efficient PA mode termed Injection Power Amplifier (IPA) that exceeds drain efficiency of 90% without relying on the nonlinearity of a PA at the compression region. This is achieved by presenting appropriate negative harmonic impedances to a transistor to reduce the dissipated power, thus, increasing the efficiency of conversion of DC to fundamental RF power. The theoretical analysis of this mode is presented and a validation measurement has been carried out using an active load-pull system. The measured results confirmed the theoretical predictions of achieving high efficiency in a linear PA operation. Furthermore, a PA structure that is based on two parallel PAs (main PA and auxiliary PA) has been proposed along with the practical circuit realization of the IPA mode. In addition, a PA prototype has been designed following a methodology of nonlinear PA design based on waveform engineering. The PA prototype has been characterized and built operating at 0.9 GHz with an output power of 10 W showing a high linear efficient operation of 80% drain efficiency at only 1 dB compression level. The second part of this work aims to tackle today's limitation of high efficient wideband PAs beyond octave bandwidth. A conceptual system based on multimode operation has been proposed to overcome the need for bandlimiting passive harmonic termination. This novel approach is based on combining passive termination with active harmonic injection to get around the theoretical limitation of one octave for high efficiency harmonically tuned power amplifiers. Furthermore, a proof of concept PA prototype has been designed and built for a two octave bandwidth (4:1 bandwidth) operating from 0.63-2.56 GHz and providing the rated output power of a 10 W GaN device with a PAE greater than 50% at only 1 dB compression point. This multi-mode approach shows a promising technique for future wideband high efficiency wireless transmitters.

This, in turns, requires signals with very high dynamic range and peak-to-average power ratio (PAPR). This means that the amplifier in the base-station has to work at a power back-off as large as the dynamic range of the signal, so that the amplifier has a high linearity in this region. For the standard single-stage amplifiers, this large power back-off reduces the efficiency dramatically. In this work, a three-way Doherty power amplifier (DPA) aiming at high power efficiency within a dynamic range of 9.5 dB, is designed and fabricated using partitioning design approach. The partitioning design approach decomposes a complex design task into small-sized, well-controllable, and verifiable subcircuits. This advanced straight forward method has shown very promising results. Using this design approach, a three-way DPA has been designed to demonstrate the advantages of this reliable design technique as well. Based on the design of a single-stage power amplifier and proposing a novel output power combiner, a 6 W three-way DPA has been designed which allows the mandatory load modulation principle in three-way DPA structures to be realized with simpler elements, whereas the design of a standard Doherty combiner would have been very challenging and not practical due to the extremely small value of its characteristic line impedance. The proposed combiner is calculated for a three-way DPA with 2-mm AlGaN/GaN-HEMTs. The simulation result shows a very good load modulation for the amplifier, which confirms the theoretical expectation for a three-way DPA. The efficiency of the designed 6 W three-way DPA at large back-off shows very promising values compared to recently reported amplifiers. The measured IMD3 products confirm the good linearity of the amplifier as well. Accordingly, the proposed power combiner and the design strategy are recommended to be used as the preferred option for designing three-way DPA structures with very high output power.

The nonlineariy creates out of band distortion beyond the signal bandwidth, which interferes with adjacent channels. It also causes distortions within the signal bandwidth, which decreases the bit error rate at the receiver. Digital predistortion is one of the most cost effective ways among all linearization techniques to compensate for these nonlinearities. In this thesis a novel technique for compensating memory effects and out of band distortions is proposed and is called Complex Gain Memory Predistortion (CGMP). The main advantage of the CGMP technique as compared to the memory polynomial technique is the ability of this technoque to compensate all the memory effects inside the PA. Two structures of the CGMP technique are proposed. The CGMP technique is examined using two approaches, simulation and experiment. Power amplifiers are modeled with memory polynomial technique to examine the effects of the memory that causes increment in Adjacent Channel Leakage Ratio (ACLR). To implement this method, the complex divider is required. This complex divider is then designed and implemented in Field Programmable Gate Array (FPGA) and combined with other parts to make the predistortion block. The CGMP is implemented in Virtex 5 FPGA and simulated using Xilinx blocks in Matlab. In the experimental approach the CGMP is examined with the actual power amplifier ZVE-8G from Mini Circuit. Finally the CGMP technique is compared with memory polynomial method and validated using a 1.9 GHz 60W LDMOS power amplifier that is designed in simulation and various signals such as 2-carrier WCDMA with 10 MHz carrier spacing and Mobile WiMAX with 10 MHZ bandwidth. The simulations results showed between 25 to 30 dB improvement in ACLR and almost 5 dB improvement as compared to the memory polynomial method. The experimental results also show around 10 dB reduction in ACLR with applying QPSK signal with 1 MHz bandwidth. The improvement of 7 percent in Power Added Efficiency (PAE) is also achieved.

This nonlinearity generates spectral regrowth beyond the signal bandwidth, which in turn interferes with adjacent channels. Wideband code division multiple access (WCDMA) and orthogonal frequency division multiplexing (OFDM) systems are particularly vulnerable to nonlinear distortions; this is due to their high peak-to-average power ratios (PAPRs), which require a stringent linearity. One way to achieve the required linearity is to back-off the input signal. However, in the case of high PAPR signals, the efficiency of the power amplifier will be very low. In this dissertation, we are concerned with achieving high linearity and high efficiency. We first propose a predistorter based on piecewise pre-equalizers, for use in multi-channel wideband applications. This predistortion linearizer consists of piecewise pre-equalizers, along with a lookup table (LUT) based digital predistorter; together they compensate for nonlinearities, as well as memory effects of power amplifiers. Taking advantage of the multiple finite impulse response (FIR) filters, the complexity is significantly reduced when compared to memory polynomial methods. Furthermore, experimental results obtained when two WCDMA carriers were applied verified that our proposed method provides improvements comparable to those seen using the memory polynomial approach. Secondly, a unique baseband derived radio frequency (RF) predistortion system is presented, which uses LUT coefficients extracted at baseband to directly RF envelope modulate a quadrature vector modulator. The primary advantage of this architecture is that it combines the narrowband benefit of envelope predistortion with the accuracy of baseband predistortion. Finally, a novel efficient crest factor reduction technique for wideband applications is described. The technique uses peak cancellation to reduce the PAPR of the input signal. Conventional iterative peak cancellation requires several iterations to converge to the targeted PAPR, since filtering causes peak re-growth. The proposed algorithm eliminates several iterations and subsequently saves hardware resources. A direct performance comparison between a digitally predistorted and a feed-forward linearized Doherty amplifier is provided, under various crest factor reduction levels.
