A new tunable oscillator circuit was made and tested. A power output of 26 to 30 mw was obtained over the required frequency fange. (Author).

Book excerpt: Efforts were made to develop 4 different tunnel diode oscillators: (1) Tunable X-band oscillator, 100 microwatts, 9300 - 9500 mc: Alloyed junction diodes were fabricated but the series resistance and inductance were too high to permit operation in the frequency range. Additional diodes with improvements to reduce these parameters are being made. A package for point contact junction diodes was designed. (2) Tunable C-band oscillator, 3 milliwatts, 5340 - 5960 mc: Preliminary tests on low impedance circuits resulted in a power output of 0.4 mw at 4000 mc using a 40 ma gallium arsenide diode. Substantial reduction in series resistance and inductance of the diodes will be required to permit effective use of high current diodes to give the required power output. (3) Rapidly tunable Xband oscillator, 100 microwatts, 9500 - 9600 mc: This oscillator will use essentially the same diode and circuit developed for no. 1. (4) Wideband tunable oscillator 1 to 4 mw., 440 - 1110 mc: An oscillator incorporating a Magic Carpet tuner was designed and tested using a 50 ma germanium diode. A power output of 0.5 to 0.9 mw was obtained over a tuning range of 400 to 1175 mc. (Author).

Available in PDF, EPUB and Kindle. Book excerpt: Gallium-Arsenide tunnel diodes having 600 ma peak current and resistive cutoff frequencies of 6 to 10 Gc were developed. The diodes were fabricated in a low inductance package permitting operation at L-band at power outputs up to 30 mw. Low impedance oscillator circuits were designed which gave power outputs of 20 to 30 mw over the required 1660 to 1700 Mc tuning range. A transistor current regulator circuit was developed which permitted operation of the oscillators with =10% supply voltage variation with a frequency change of =2 Mc or less. Modulator circuitry for frequency modulating the oscillator was developed. It was not possible, however, to meet the requirements of less than =2 Mc frequency variation over an ambient temperature range of -55 C to +75 C. Although the current regulator could be compensated to maintain nearly constant current, the change in frequency of the oscillators at constant current was so great that temperature compensation appeared to require an extensive effort. For this reason RCA suggested that the final three developmental models be transistor-oscillatormultipliers.

Various materials, doping elements, and fabrication techniques were investigated to determine the best combination of these to potentially meet the frequency and power requirements. Three packaged and two distributed junction tunnel diode oscillators were designed and built. Using the packaged single diode oscillator, power outputs of 100 microwatts as been obtained in X- band and approximately 1/2 milliwatt at 5 - 6 kmc. Tuning problems held back use of larger capacity, larger peak current diodes which have cutoff frequencies well in excess of 10 kmc. Some circuit changes have been made to eliminate these tuning problems. Using a ring distributed tunnel diode in the distributed oscillator power outputs of 3 mw have been obtained at low frequencies. In addition, a stripline package oscillator is being built. The low impedance of this system should eliminate some of the impedance matching problems with the waveguide oscillators.

Tuning problems seriously hamper the use of larger peak current, larger capacity packaged diodes. Some circuit changes have been made which partially alleviate this problem. The use of a resistive shunt across the ceramic of the diode package has improved the high-frequency or power output characteristics of these oscillators. The reduced-size stripline package oscillator is the most successful. Low peak current to capacitance ratios have been a difficulty for the distributed tunnel diode; so far no power output has been obtained in X-band from a distributed tunnel diode oscillator.
