Book excerpt: The objective of this program is to identify and develop low cost processing for fabricating large grain size polycrystalline silicon substrates. Metallurgical grade silicon (MG-Si) which is low cost and abundant for industrial usage was chosen as starting material. However, MG-Si cannot be used directly as substrates for solar cell fabrication; the further purification and recrystallization of MG-Si are needed. The conventional method of purifying MG-Si requires the conversion of Si to gaseous chlorosilanes. Chlorosilanes are purified by distallation. The purified chlorosilanes are then converted back to elemental silicon using a chemical vapor deposition process. Purified polysilicon requires recrystallization to become single crystals or large grain polycrystalline form for electronic device or solar cell applications. The techniques being studied under this program use direct methods for the purification of MG-Si. The process uses sequential steps of purification followed by crystal growth. The steps of sequential purification include: (1) leaching of MG-Si charge, 2) phase separation of non-soluble impurities from molten silicon, 3) reactive gas treatment of molten silicon, 4) liquid-liquid extraction (called slagging), and 5) impurity redistribution using ingot pulling. All the purification steps are performed in a consecutive manner using a crystal puller with the exception of step (1). The purified ingots will be in a desired ingot dimension and further recrystallization is not necessary. In this quarterly period the study of the purification by (1) reactive gas treatment, and 2) slagging was completed. Selection of reusable crucible has also been made. Progress is reported.

Book excerpt: Over the past several years, Motorola's Materials Technology Laboratory (MTL), has been conducting several projects with goals directed at the production of high quality low cost silicon crystals. One of the projects which is being investigated is the direct purification of MG-Si. A unique characteristic of the approach used by this project is the use of a crystal puller to perform both purification and crystal growth. Sequential steps of purification were taken. By the completion of this series of purification, the purified MG-Si melt will be further purified by impurity redistribution using ingot pulling. The final purified silicon will be in an ingot form of desired dimensions for slicing into silicon sheets. The sequential steps of purification include: (1) leaching of MG-Si charge, (2) phase separation, (3) reactive gas treatment, (4) liquid-liquid extraction (called Slagging), and (5) purification by redistribution of impurities using ingot pulling. Progress on items (1) and (2) is reported. (WHK).

Book excerpt: The need for low cost silicon for solar cell applications has stimulated the study of direct purification of metallurgical-grade silicon (MG-Si). The technique of sequential purification of molten silicon was investigated. The sequential purification steps included (1) physical separation of insoluble impurities, (2) reactive gas treatment, (3) slagging and (4) impurity redistribution using ingot pulling. The results have shown that the ingot pulling is the most effective step of the purification process. This has been predicted since the majority of metal impurities in silicon have very low segregation coefficients (from 10 -2 to 10 -6). In theory the ingot pulled from the molten silicon will be two to six orders of magnitude lower in the metal concentration than that in the original silicon used for melting. By the same token the pulled ingots can be remelted and repulled. The purity of the silicon can be improved by another 2 to 6 orders of magnitude. The process can be repeated for further purification. The purpose of this paper is to report the purity, structural and electrical characteristics of silicon ingots obtained by various number of crystal pulling.

The steps of sequential purification include: (1) leaching of MG-Si charge, (2) phase separation of non-soluble impurities from molten silicon, (3) reactive gas treatment of molten silicon, (4) liquid-liquid extraction (called slagging), and (5) impurity redistribution using ingot pulling. All the purification steps, with the exception of step (1), are performed in a consecutive manner using a crystal puller. The purified ingots will be produced in a desired ingot dimension and further recrystallization is not necessary. The theory and experimental results for each purification technique are presented. The relative effectiveness of the various steps are assessed and the most important step(s) are recommended. Finally the electrical characteristics of solar cells built on a thin epitaxial layer deposited on single pulled MG-Si substrates are discussed and compared to single crystal substrates. (WHK).
