Book excerpt: Research on ferroelectricity and ferroelectric materials started in 1920 with the discovery by Valasek that the variation of spontaneous polarization in Rochelle salt with sign and magnitude of an applied electric field traced a complete and reproducible hysteresis loop. Activity in the field was sporadic until 1935, when Busch and co-workers announced the observation of similar behavior in potassium dihydrogen phosphate and related compounds. Progress thereafter continued at a modest level with the undertaking of some theoretical as well as further experimental studies. In 1944, von Hippel and co-workers discovered ferroelectricity in barium titanate. The technological importance of ceramic barium titanate and other perovskites led to an upsurge of interest, with many new ferroelectrics being identified in the following decade. By 1967, about 2000 papers on various aspects of ferroelectricity had been published. The bulk of this widely dispersed literature was concerned with the experimental measurement of dielectric, crystallographic, thermal, electromechanical, elastic, optical, and magnetic properties. A critical and excellently organized cpmpilation based on these data appeared in 1969 with the publica tion of Landolt-Bornstein, Volume 111/3. This superb tabulation gave instant access to the results in the literature on nearly 450 pure substances and solid solutions of ferroelectric and antiferroelectric materials. Continuing interest in ferroelectrics, spurred by the growing importance of electrooptic crystals, resulted in the publication of almost as many additional papers by the end of 1969 as had been surveyed in Landolt-Bornstein.

Advanced applications for high dielectric constant insulators and nonvolatile memories in semiconductor industry have led to a meteoric rise of interest in the ferroelectrics recently. As most studied and technically important ferroelectric materials, lead zirconate titanate (PZT) and barium strontium titanate (BST) are widely investigated to understand their properties for potential device applications. Using radio frequency magnetron sputtering, single crystalline PZT and BST thin films have been achieved on SrTiO3 substrates, and been characterized for their structural and electrical properties. Eyeing their different potential applications, ferroelectric, pyroelectric and dielectric properties of PZT and BST thin films were studied. In addition, the introduction of bridge layers (nucleation or buffer layers) grown by molecular beam epitaxy (MBE) has been employed to facilitate the heterostructure growth of PZT thin films on GaN and BST thin films on sapphire substrates. Highly (111)-oriented perovskite PZT thin films were achieved on silicon-doped GaN (0001)/c-sapphire with a PbTiO3/PbO oxide bridge layer. And (001)-oriented BST thin films were grown on a-plane sapphire with an MgO/ZnO bridge layer. This dissertation also discusses the realization of PZT ferroelectric field effect transistors (FeFET). Two different 1T FeFET structures were successfully fabricated and their electrical properties were examined. Ferroelectric behavior was observed in the plot of source-drain current versus gate voltage where it exhibited a large counterclockwise hysteresis with 50% current modulation.

Using off-axis radiofrequency magnetron sputtering, PbTiO3 thin films and superlattices are fabricated on different substrates, allowing control of the domain structures by tailoring electrostatic and mechanical boundary conditions. The domain structures and the macroscopic properties of these materials are then characterised using laboratory and synchrotron X-ray diffraction, piezoresponse force microscopy and dielectric impedance spectroscopy. The thesis initially focuses on synchrotron X-ray diffraction studies of ferroelectric domains in PbTiO3/SrTiO3 superlattices, periodic repetitions of ferroelectric PbTiO3 and dielectric SrTiO3 bilayers. It studies how the orientations of ferroelectric domain walls behave as a function of temperature across the ferroelectric phase transition and how they behave locally as a function of local strains and strain gradients (probed with a nanofocused X-ray beam), results that give more insight into their complex nature. The focus then turns to ferroelectric/metal superlattices (comprised of PbTiO3 and metallic SrRuO3 layers). It"s shown that even though the SrRuO3 layers remain metallic down to about four unit cells, the finite screening length at the interface between the metal and the ferroelectric creates a depolarising field which forces the PbTiO3 layers to adopt a polydomain configuration. These systems then allow us to study the macroscopic properties (e.g. electric permittivity) of ultrathin PbTiO3 layers, while at the same time making it possible to create novel domain configurations.

Book excerpt: This thesis deals with the microstructure effects on the optical properties of (i) polycrystalline Nd-modified lead-zirkonium-titanate (PNZT) and (ii) highly oriented BaTiO3 (BTO) thin films together with the stacking structure influence on the optical properties of (iii) BaTiO3-SrTiO3 (STO) superlattice thin films. All the films were grown on MgO(001) substrates by pulsed laser deposition. Different structures were obtained by tuning the thin film processing conditions. PNZT thin films were deposited at room temperature and different crystallite size distributions were produced by varying the post-annealing temperature. The refractive index and electro-optic responses were found to increase with increasing mean crystallite size. Oxygen pressure during the film deposition at 700 °C was found to be a very critical parameter to modify the crystallographic and consequent other physical properties of BTO thin films as suggested by the dielectric and optical measurements. Low oxygen pressure films were epitaxial, with elongated lattice parameters along the surface normal, while increased working oxygen pressure produced non-epitaxial films with lattice elongation along the in-plane orientation. An effective electro-optic coefficient of ~21 pm/V was measured for the BTO films. Periodic BTO-STO superlattices were deposited with varying stacking periodicity between 27 and 1670 A. Birefringence decreased with increasing stacking periodicity, due to relaxation of the lattice strain induced by the layer interfaces. The electro-optic response was found to reach a maximum at a specific stacking periodicity and it decreases with both increasing and decreasing individual layer thickness. The operation of a Mach-Zehnder waveguide intensity modulator based on the BTO-STO superlattice with effective electro-optic coefficient of 73 pm/V was also demonstrated.
