Book excerpt: Among various photovoltaic materials, polycrystalline cadmium telluride thin film is now the most promising material, due to its low production cost excellent stability and reliability. Current-voltage and capacitance-voltage measurements of CdTe photovoltaic devices at different temperatures can provide valuable information about non-idealities in the n-p semiconductor junction. There are certain limitations which limit the efficiency of CdTe solar cells. There is no real distinction between defects and impurities in CdTe solar cells as both act as beneficial dopants or detrimental traps unlike Si where intentional shallow dopants and traps are distinctly different. Therefore, the role of defect states on CdTe solar cell performance, the effect of processing on defect states, and simple and effective characterization techniques must be investigated and identified. In this research the thin film n+-CdS/p-CdTe solar cells made with evaporated Cu as a primary back contact, are characterized by using the temperature dependence of the reverse bias diode current (J-V-T) to determine the energy levels of deep defects. The results of the J-V-T measurements on solar cells made at NJIT show that while modest amounts of Cu enhance cell performance, an excessive high temperature annealing step degrades device quality and reduces efficiency. This work addresses the error that can be introduced during defect energy level estimation if the temperature dependence of the carrier capture cross-section is neglected. Therefore, the location of traps is derived using a Shockley-Read-Hall recombination model with modified assumptions. A Cu-related deep level defect with activation energy of 0.57eV is observed for Cu evaporated back contact cells and an intrinsic defect with activation energy 0.89eV is found. Frequency dispersion in Capacitance-Voltage measurements confirms the presence of Cu-related deep level traps for cells with a Cu evaporated back contact, whereas no such defects are observed in carbon paste contact. The behavior is believed to be due to diffusion of excess Cu from the contact. It is further observed that majority carrier deep level traps (Cu-related or intrinsic) contribute differently to the degradation of electronic properties of the CdTe solar cells. A simple and effective characterization technique based on temperature dependent capacitance spectroscopy (TDCS) is used to identify majority carrier trapping defects in thin film n+-CdS/p-CdTe solar cell, made with evaporated Cu as a primary back contact. The distinct deep level traps, observed by TDCS seem to be due to the ionization of impurity centers located in the depletion region of n+-CdS/p-CdTe junction.

Its low cost, large-area solar module is reshaping the silicondominated solar panel market; however, CdTe has much room to improve and thus more fundamental understanding is needed. Current thin film solar cell research is focused on two areas: One is identifying loss mechanisms and understanding the polycrystalline nature of single junction device to improve device performance. Another is searching for new materials and fabricating tandem solar cells. In this study, along with other people's work to improve the efficiency of CdTe solar module, I studied loss mechanism and growth mode of CdTe solar cells to have fundamental understanding of polycrystalline films. In addition to that, in an effort to make tandem solar cells, I fabricated and characterized CdSe solar cells, which is considered as an ideal candidate for the top cell with its band gap of 1.7 eV. This dissertation is designed to show similarities and differences between CdTe and CdSe solar cells, side by side. After the introduction (Chapter1), I will review the physical properties of CdTe and CdSe solar cells (Chapter 2). Two primary tools to study defects and surface morphology were photoluminescence (PL) and atomic force microscopy (AFM). PL showed information on the crystallinity and defects of CdTe and CdSe films before and after annealing.(Chapter 3). AFM measurements and their analysis using scaling theory revealed information on the growth modes of CdTe and CdSe films.(Chapter 4). With the goal of exploring suitability for tandem structures with ~1.7 eV top cell and ~1.1 eV bottom cell, I fabricated and characterized single-junction CdSe devices. (Chapter 5) In addition, for the bottom cell I fabricated HgCdTe cells with Eg~1.1 eV. Single junction HgCdTe and two-terminal CdTe/HgCdTe tandem solar cells were fabricated and characterized. (Chapter 5).

Book excerpt: A cadmium sulfide / cadmium telluride (CdS/CdTe) solar cell consists of the device stack: Glass substrate / SnO2:F (TCO, transparent conductive oxide) / CdS (n-type semiconductor) / CdTe (p-type semiconductor) / Cu/Au (metal/back contact). During the fabrication process of the CdS and CdTe thin films pinholes are usually formed within these layers (random defects, which are entropy driven). After the semiconductor deposition, and subsequent heat treatments, the solar cell is completed with the deposition of a metal electrode onto the CdTe surface. The presence of a pinhole through the semiconductor layers leads to the formation of a wire like connection through the photovoltaic device (shunt, metal connection of the TCO and metal electrodes), which adversely affects the overall performance of the solar cell. Our proposed solution is to fill these pinholes with a resistive material such as polyaniline, using an electrochemical deposition (electrochemical polymerization) technique. The electrochemical deposition technique is performed by applying a voltage across a conductive substrate (TCO coated glass) and an inert electrode (Pt), both placed inside an electrolyte rich solution containing aniline. The aniline monomer then reacts at the positively charged conductive substrate to form a polymer (polyaniline). After the polyaniline film deposition, this new layer acts as an insulating layer, preventing the back contact (Cu/Au) from electrically contacting the TCO layer, thus avoiding shunting of the solar cell. Characterization techniques employed in this study are: depth profilemeter, x-ray photoelectron spectroscopy, electron spray ionization - mass spectrometry, scanning electron microscopy, energy dispersive spectroscopy and grazing angle incidence x-ray diffraction. Subsequently, this technique is applied to CdTe solar cells that have pinholes and on an artificially scribed pinhole. After the electro deposition of polyaniline the CdTe solar cell is completed by metalizing using a Cu-Au back contact, and characterized by JV-measurements, under AM1.5 (terrestrial spectrum). Thus, we were able to obtain promising results that indicate both the deposition of the polymer on the device and hindrance of shunting of the CdTe solar cell.

It is also demonstrated that while improvements in fill factor and short circuit current may be achieved through use of the ineffective chlorides, or indeed simple air annealing, voltage improvement is linked directly to chlorine incorporation at the grain boundaries. Lastly, this suggests that focus on improved or more controlled grain boundary treatments may provide a route to achieving higher cell voltages and thus efficiencies.

Book excerpt: "This thesis is an investigation of the fabrication, characterization and performance of high-efficiency and ultra-thin CdTe solar cells with an aim of reducing the material usage and cell manufacturing cost. Several approaches have been successfully carried out to directly or indirectly improve the device performance. Major achievements are listed below: 1) A close-spaced sublimation (CSS) process with an improved control of the deposition temperature-time profile was developed to fabricate high-quality ultra-thin CdTe films. Three key factors in the CSS process including oxygen pressure, substrate temperature and thermal etch duration were optimized. 2) A two-stage post-deposition treatment including a high temperature annealing (HTA) followed by a vaporous cadmium chloride treatment (VCC) was developed and optimized for the growth of high-quality CdTe films. The effects of HTA and VCC on ultra-thin CdTe solar cells were revealed by a combination of characterization techniques, including photoluminescence. 3) In a collaborative effort two new back contact buffers, MoOx and Te/Cu, were identified and applied in ultra-thin CdTe solar cells. Substitution of a conventional acid etching method with the new back contact buffers was found to enhance the cell efficiency from ~10% to ~13.5%. Moreover, the new buffers improved the reproducibility of cell fabrication. A low-resistance electrical back contact based on the Te/Cu buffer and Ni as electrode was developed. A thermal activation process was found necessary to promote ohmic contact formation. Cu diffusion into the Te layer and CdTe bulk layer occurred during the thermal activation process and must be controlled to prevent excessive diffusion into the CdS/CdTe junction. The effects of Cu concentration and Te thickness on device performance and cell stability were systematically investigated and a cell efficiency as high as ~15% with good stability has been achieved using an optimized Te/Cu buffer. 4) A novel vaporous zinc chloride treatment was developed for the formation of Cd1xZnxS from CdS films. Compared with conventional fabrication methods, the VZC method features simple setup and operation and is capable of producing Cd1xZnxS films with a homogenous structure. The Zn to Cd doping ratio in Cd1−xZnxS can be easily controlled by adjusting the process parameters. By replacing CdS with a more transparent Cd1−xZnxS as the window layer, CdTe solar cells with a higher (12-14%) short-circuit current, Jsc, have been demonstrated"--Page v-vi.

Book excerpt: Thin film solar cells based on polycrystalline p-type cadmium telluride (CdTe) represent one of these the most promising photovoltaic (PV) device due to high efficiency and low-cost production. Currently, CdTe solar cells provide the lowest cost electricity generation in utility-scale applications, which is a cost-competitive with the traditional power source, fossil fuel. CdTe thin film PV has attained 22.1 % of power conversion efficiency for small area scale and 18.6 % for modules scale. However, the high efficiency of CdTe devices has been achieved by increasing the photo-generated current by changing the traditional window layer (CdS) of CdTe to a wider bandgap material with better band alignment. The open-circuit voltage (VOC) remains below the theoretical limit due to a barrier at the back of the device due to the deep valence band edge of CdTe (-5.9 eV). Voc can be increased by adding a buffer layer between CdTe and the back electrode to decrease band banding and reducing carrier recombination at the back interface. In this thesis, several materials were investigated as a back-buffer layer, such as single-wall carbon nanotube (SWCNT), zinc telluride (ZnTe), tellurium (Te), and cadmium zinc telluride (CZT) to minimize the bend bending at CdTe/back-buffer layer interface. An alternative method to reduce the carrier recombination at the rear surface, the use of aluminum oxide (Al2O3) layer as a passivation layer was also demonstrated. Finally, an effective method of CdCl2 treatment for CZT thin film was investigated. This method shows that zinc (Zn) can be maintained during the heat treatment.

Book excerpt: ABSTRACT: Cadmium telluride (CdTe) is a leading thin film photovoltaic (PV) material due to its near ideal band gap of 1.45 eV, its high optical absorption coefficient and availability of various device fabrication methods. Superstrate CdTe solar cells fabricated on glass have to-date exhibited efficiencies of 16.5%. Work on substrate devices has been limited due to difficulties associated with the formation of an ohmic back contact with CdTe. The most promising approach used to-date is based on the use of an interlayer between the CdTe and a metal electrode, an approach that is believed to yield a pseudo-ohmic contact. This research investigates the use of ZnTe and Sb2Te3 as the interlayer, in the development of efficient back contacts. Excellent adhesion and minimum stress are also required of a CdTe thin film solar cell device on a flexible stainless steel (SS) foil substrate. Foil substrate curvature, flaking, delamination and adhesion as a result of compressive strain due to the coefficient of thermal expansion (CTE) mismatch between the flexible SS foil substrate and the solar cell films have been studied. A potential problem with the use of a SS foil as the substrate is the diffusion of iron (Fe), chromium (Cr) and other elemental impurities into the layers of the solar cell device structure during high temperature processing. A diffusion barrier limiting the out diffusion of these substrate elements is being investigated in this study. Silicon nitride (Si3N4) films deposited on SS foils are being investigated as the barrier layer, to reduce or inhibit the diffusion of substrate impurities into the solar cell. Thin film CdTe solar cells have been fabricated and characterized by AFM, XRD, SEM, ASTM D3359-08 tape test, current-voltage (I-V) and spectral measurements. My individual contributions to this work include the Molybdenum (Mo) development, the adhesion studies, the silicon nitride (Si3N4) barrier studies, and EDS and SEM lines measurements and analysis of substrate out-diffused impurities. The rest of my colleagues focused on the development of CdTe, CdS, ZnTe, the CdCl2 heat treatment, and other back contact interlayer materials.

Book excerpt: CdTe is a nearly perfect absorber material for second generation polycrystalline solar cells because the bandgap closely matches the peak of the solar spectrum, relatively high absorption coefficient and good electronic properties in the polycrystalline phase. Fabricating high-efficiency CdS/CdTe solar cells with an ultra-thin absorber layer is a challenging yet highly desirable step in improving CdTe technology. Most of today's CdTe solar cells utilize an absorber layer which is about 2.5 microns to 8 microns thick. Thinning this layer down typically results in poorer cell performance due to shunting, incomplete photon absorption, fully depleted CdTe layer or interference between the main and the back contact junction when the CdTe layer thickness approaches a certain limit. While some of these losses are fundamental, others can be minimized by careful optimization of the fabrication steps. In this dissertation I present the results of such optimization. Magnetron sputtered CdS/CdTe solar cells with the absorber layer thicknesses from 2.6 microns to 0.3 microns were studied. The deposition process itself and all the post-deposition parameters such as the CdCl2 treatment, thickness of the Cu layer in the thermally evaporated Cu/Au back contact, and the back contact thermal activation/diffusion time for a given CdTe layer thickness were optimized to achieve the top performance for the cell of a given thickness. 13.5 % efficiency cells with 2.5 microns CdTe, 12% cells with 1 microns CdTe, 9.7% cells with 0.5 microns CdTe and 6.7% with 0.3 microns CdTe were fabricated.

The most common CdTe solar cells consist of a simple p-n heterojunction structure containing a p-doped CdTe layer and n-doped cadmium sulfide (CdS) layer, which acts as a window layer. Cadmium Sulfide (CdS) thin films are often deposited on glass substrates coated with TCO layers by the close-spaced sublimation (CSS) or sputter techniques in industrial because of in-line production integration. It is seldom reported that CdS is deposited by the chemical bath deposition (CBD) batch process. The bottleneck of CBD for commercial application is its low production rate and waste water treatment. This dissertation reports how to produce different thickness large area (100cm2) CdS thin film by CBD. The influence of the solution temperature and concentration on the thickness of CdS is investigated. This dissertation also reports a growth model for CdTe deposition including diffusion limited and sublimation limited. The model was consistent with experimental observations and showed very good agreement over a range of operating conditions.
