Book excerpt: ABSTRACT: The improvement of high frequency capability for silicon devices has made implementation of millimeter-wave (mm-wave) silicon integrated circuits operating at 60 GHz, 77 GHz and even higher feasible. This had led to the proposal of a low-cost 77-GHz CMOS transceiver for automobile radar application and a 60-GHz wireless inter-chip interconnect system. This Ph. D work demonstrated an 80-GHz mm-wave receiver chain integrated with a frequency synthesizer fabricated using low leakage transistors of a low cost 65-nm bulk CMOS technology. An 80-GHz single-ended low noise amplifier (LNA), a 77-GHz down-conversion mixer and a 94-GHz voltage-controlled oscillator (VCO) have been separately demonstrated. A 1.2-V supply, the single-ended LNA exhibits 12-dB gain and 9-dB noise figure (NF) consuming 32- mW power. The mixer has -8-dB conversion gain and 17 dB NF while consuming only 6-mW power. With a 1.5 V supply, the VCO achieves 5.8% tuning range around 94 GHz and - 87dBc/Hz phase noise at 1 MHz offset while consuming 14-mW power. These designs demonstrate that the low-cost, low leakage CMOS process can be used for the design of mmwave circuit blocks and potentially larger integrated system despite the challenges of using the technology such as low voltage headroom, moderate metallization performance and strict metal density filling requirements.

Book excerpt: The objective of this dissertation is to develop key components of a CMOS heterodyne millimeter-wave receiver front end. Robust designs are necessary to overcome PVT variations as well as modeling inaccuracies, while with minimum power consumption overhead to facilitate low-power radio for portable applications. Heterodyne receiver topology is adopted because of its robust performances at millimeter-wave frequencies. Device models for both passive and active devices are developed and used in the circuit designs in this dissertation.\r : Two low-noise amplifiers (LNAs) are developed in this dissertation. The first LNA features a proposed temperature-compensation biasing technique, which confines the gain variation within 5 dB for temperature variation from -5 to 85 Celsius degree. The measured gain and NF are 21 and 6.5 dB, respectively, for 49-mW power dissipation. The second LNA reveals a design technique to tolerate a low-accuracy model at millimeter-wave frequencies. Both LNAs provide full coverage of the FCC 60-GHz band (57-64 GHz).\r : For the frequency generation circuits, both the IF QVCO and mm-wave VCO are investigated. The inherent bimodal oscillation of QVCOs is analyzed and, for the first time, a systematic measurement technique is proposed to intentionally control the oscillation mode. This technique is further utilized to extend the tuning range of the QVCO, which possesses dual tuning curves without penalty on phase noise. The measurement results of a 13-GHz QVCO in 90-nm CMOS reveals a 21.4% tuning range for continuously tuning from 11.7 to 14.5 GHz. The measured phase noise is -108 dBc/Hz at 1 MHz offset with a core power consumption of 10.8 mW. A millimeter-wave VCO is designed and fabricated in 65-nm CMOS. The VCO is fully characterized under voltage stress to examine the hot-carrier injection effects affecting the performance of a millimeter-wave VCO. The 41.6-47.4 GHz VCO is further integrated into a millimeter-wave down converter. The power-hungry buffer amplifiers are neglected by proper floor planning. Conversion loss of 1.4 dB is obtained with total power consumption of 72.5 mW.\r : Lastly, a power management system consisting of low-dropout (LDO) regulators is designed and integrated in a 90-nm CMOS millimeter-wave transceiver to provide stable and low-noise supply voltages. Voltage variation issues are alleviated by the LDOs.

Book excerpt: The permeation of CMOS technology to radio frequencies and beyond has fuelled an urgent need for a diverse array of passive and active circuits that address the challenges of rapidly emerging wireless applications. While traditional analog based design approaches satisfy some applications, the stringent requirements of newly emerging applications cannot necessarily be addressed by existing design ideas and compel designers to pursue alternatives. One such alternative, an amalgamation of microwave and analog design techniques, is pursued in this work. A number of passive and active circuits have been designed using a combination of microwave and analog design techniques. For passives, the most crucial challenge to their CMOS implementation is identified as their large dimensions that are not compatible with CMOS technology. To address this issue, several design techniques 0́3 including multi-layered design and slow wave structures 0́3 are proposed and demonstrated through experimental results after being suitably tailored for CMOS technology. A number of novel passive structures - including a compact 10 GHz hairpin resonator, a broadband, low loss 25-35 GHz Lange coupler, a 25-35 GHz thin film microstrip (TFMS) ring hybrid, an array of 0.8 nH and 0.4 nH multi-layered high self resonant frequency (SRF) inductors are proposed, designed and experimentally verified. A number of active circuits are also designed and notable experimental results are presented. These include 3-10 GHz and DC-20 GHz distributed low noise amplifiers (LNA), a dual wideband Low noise amplifier and 15 GHz distributed voltage controlled oscillators (DVCO). Distributed amplifiers are identified as particularly effective in the development of wideband receiver front end sub-systems due to their gain flatness, excellent matching and high linearity. The most important challenge to the implementation of distributed amplifiers in CMOS RFICs is identified as the issue of their miniaturization. This problem is solved by using integrated multi-layered inductors instead of transmission lines to achieve over 90% size compression compared to earlier CMOS implementations. Finally, a dual wideband receiver front end sub-system is designed employing the miniaturized distributed amplifier with resonant loads and integrated with a double balanced Gilbert cell mixer to perform dual band operation. The receiver front end measured results show 15 dB conversion gain, and a 1-dB compression point of -4.1 dBm in the centre of band 1 (from 3.1 to 5.0 GHz) and -5.2 dBm in the centre of band 2 (from 5.8 to 8 GHz) with input return loss less than 10 dB throughout the two bands of operation.

In general, the higher the carrier frequency, the better the directivity, but the more difficult the radio design.

In recent years, the number of publications reporting silicon-based millimeter-wave (mm-wave) transmitter, receivers, and transceivers has grown steadily. For mm-wave applications including gigabit/s point-to-point links (57-64 GHz), automotive radar (77-81 GHz) and imaging (94 GHz) to reach mainstream market, the cost, size and power consumption of silicon-based solution has to be significantly below what is being achieved today using compound semiconductor technology. This dissertation focuses the effort of designing and implementing silicon-based solutions through circuit- and system-level innovation for applications in the W-band frequency band (75-110GHz), in particular, 94GHz passive imaging band. A W-band front-end receiver in 65nm CMOS based entirely on slow-wave CPW (SW-CPW) with frequency tripler as the LO is designed and measured. The receiver achieves a total gain of 35-dB, -3dB-BW of 12 GHz, a NF of 9-dB, a P1-dB of -40dBm, a low power consumption of 108mW under 1.2/0.8V. This front-end receiver chipset in conjuction with an analog back-end can be used to form a radiometer. Leveraging the work done in 65nm CMOS, the first integrated 2x2 focal-plane array (FPA) for passive imaging is implemented in a 0.18um SiGe BiCMOS process (fT/fmax=200/180GHz). The FPA incorporates four Dicke-type receivers. Each receiver employs a direct-conversion architecture consisting of an on-chip slot dipole antenna, an SPDT switch, a lower noise amplifier, a single-balanced mixer, an injection-locked frequency tripler (ILFT), a zero-IF variable gain amplifier, a power detector, an active bandpass filter and a synchronous demodulator. The LO signal is generated by a shared Ka-band PLL and distributed symmetrically to four ILFTs. This work demonstrates the highest level of integration of any silicon-based systems in the 94GHz imaging band. Finally, the main design bottleneck of any wireless transceiver system, the frequency synthesizer/phase-locked loop is investigated. Two monolithically integrated W-band frequency synthesizers are presented. Implemented in a 0.18um SiGe BiCMOS, both architectures incorporate the same 30.3-33.8GHz PLL core. One synthesizer uses an injection-locked frequency tripler (ILFT) with locking range of 92.8-98.1GHz and the other employ a harmonic-based frequency tripler (HBFT) with 3-dB bandwidth of 10.5GHz from 90.9-101.4GHz, respectively. The frequency synthesizer is suitable for integration in mm-wave phased array and multi-pixel systems such as W-band radar/imaging and 120GHz Gb/s communication.

Book excerpt: Design techniques and procedures to improve performances of radio-frequency and millimeter-wave front-end integrated circuits were developed. Power amplifiers for high data-rate wireless communication applications were designed using CMOS technology employing a novel device resizing and concurrent power-combining technique to implement a multi-mode operation. Comprehensive analysis on the efficiency degradation effect of multi-input-single-output combining transformers with idle input terminals was performed. The proposed discrete resizing and power-combining technique effectively enhanced the efficiency of a linear CMOS power amplifier at back-off power levels. In addition, a novel power-combining transformer that is suitable to generate multi-watt-level output power was proposed and implemented. Employing the proposed power-combining transformer, a high-power linear CMOS power amplifier was designed. Furthermore, receiver building blocks such as a low-noise amplifier, a down-conversion mixer, and a passive balun were implemented using SiGe technology for W-band applications.
