Book excerpt: e travail de thèse porte sur la réalisation de transistors en couches minces (Thin film transistors) de silicium microcristallin fabriqués à une température inférieure à 180°C. Cette thèse permet d’envisager diverses applications allant de la technologie des écrans OLED jusqu’à l’électronique flexible associée au textile intelligent. Pour le bon fonctionnement de ces applications, il est nécessaire de produire des transistors performants. C’est pourquoi ces travaux de thèse visent la fabrication de transistors respectant les conditions pour un bon fonctionnement des applications attendues, c'est-à-dire une dualité mobilité-stabilité satisfaisante. Les premiers transistors en structure « Top-Gate » utilisant l’oxyde de silicium comme isolant de grille ont abouti à d’excellentes performances (40 cm2/Vs). Ces derniers s’avérèrent ne pas être fiable en terme de stabilité. Beaucoup de questions se sont alors posées pour remédier à cette instabilité. Des techniques telles que les mesures électriques (énergie d’activation de la conductivité) et physiques (SIMS) ont permis de comprendre d’où venait le problème. Il s’avère que lors du dépôt de l’isolant, une importante incorporation d’oxygène pénètre dans la structure colonnaire du silicium microcristallin. La première solution consistait donc à utiliser une couche fine de silicium microcristallin. Les transistors ainsi fabriqués ne dérivent que faiblement. La deuxième solution consistait à l’élaboration d’un isolant autre que l’oxygène lors du dépôt. Par le biais du nitrure de silicium, les transistors en structure « Top-Gate » de type N montrent une mobilité de (2 cm2/Vs) et une bonne stabilité. Enfin, des transistors de type P ont été également fabriqués rendant possible la mise au point d’une technologie de type CMOS avec le silicium microcristallin.

Book excerpt: Durant cette thèse, nous nous sommes intéressés à la fabrication de transistors en couches minces de silicium amorphe, microcristallin ou cristallisé par laser. La première phase du travail concerne l'étude de la cristallisation de la couche active des transistors par un laser continu Nd : Yag. Les couches cristallisées avec une énergie E = 3.64 W, ont des grains de taille maximale. Les transistors de type N présentent des mobilités d'environ 630 cm2/V.s. Cependant, ces transistors présentent une grande dispersion de la mobilité de l'ordre de 15% et surtout une variation aléatoire, inacceptable, du courant inverse d'un transistor à son voisin. L'énergie de 3.12 W semble être le meilleur compromis possible entre une bonne mobilité et une homogénéité acceptable, de l'ordre de 5%. Elle aboutit à une mobilité de 390 cm2/V.s. La taille des grains issus de cette cristallisation, induit des performances différentes des transistors selon leur orientation par rapport au balayage du laser. Les transistors parallèles présentent une mobilité moyenne de 390 cm2/V.s alors que les transistors perpendiculaire voient la mobilité chuter à 240 cm2/V.s.Dans la seconde partie de ce travail nous somme intéressés à la faisabilité de transistors stables fabriqués à basse température. Les transistors réalisés avec des couches de silicium amorphe déposé par filament chaud donnent des résultats intéressants particulièrement une grande mobilité d'effet de champ ((= 1.3 cm2/V·s). Ils sont par contre aussi instables que les habituels transistors au silicium amorphe. Par contre les transistors fabriqués à partir de silicium microcristallin présentent une très bonne stabilité. De très grandes mobilités d'électrons (40 cm2/V·s) sont obtenues avec des transistors réalisés à partir de couches micrcristallines déposées aussi bien par filament chaud que par PECVD. Ces résultats confirment la possibilité d'utiliser le silicium microcristallin comme alternative au silicium amorphe dans les écrans plats La valeur de la mobilité de trous obtenue 1.15 cm2/V·s, jamais atteinte auparavant avec ce type de matériau, est quant à elle suffisante pour envisager la réalisation de circuits CMOS.

Pour cela nous avons fabriqué des TFT en ~c-Si:H. Nous avons déterminé les mécanismes du courant en régime bloqué pour les champs électriques modérés: il s'agit de la :onduction de type Poole Frenkel, et pour les forts champs, c'est un courant de type effet tunnel bande 3 bande. Nous avons identifié un phénomène de courant parasite en régime bloqué qui s'ajoute au :ourant intrinsèque, et qui est spécifique aux TFT en ~c-Si:H. Il provient d'une contamination en )xygène pendant le procédé de fabrication. L'oxygène, présent sur le canal arrière, diffuse et/ou s'active Jendant la passivation finale en SiNx et dope le canal arrière. Une solution pour réduire ce courant Jarasite est d'ajouter une couche de silicium amorphe au dessus du ~c-Si:H pour protéger le canal 3rrière, ou bien de diminuer la température de dépôt du ~c-Si:H. Concernant la dérive de tension de ;euil, nous avons pu établir que le piégeage de charges dans le SiNx est le mécanisme dominant.
