Available in PDF, EPUB and Kindle. Book excerpt: Silicon Blocked Impurity Band (BIB) detectors are highly efficient, radiation-hardened photodetectors that operate in the range of 5-40 m. To further extend BIB coverage to 40-350 m, Ge and GaAs BIB detectors are under development; however, these new detectors face fabrication issues that have delayed their introduction. This thesis will describe the use of a numerical model to examine alternate operating modes for GaAs BIB detectors in order to bypass current fabrication issues. The numerical simulations provide an understanding of the fundamental physics that governs detector transport. The proposed alternatives to standard operation are created by reversing the detector's bias and varying the blocking layer thickness. Modeling indicates that reversing the bias on these detectors provides a larger signal current than standard configurations, while preserving the principal benefits gained from a multilayered device. At the same time, the alternate bias configuration allows for the use of thicker blocking layers, while preserving overall detector responsivity and reducing shot noise. This proposed new model of operation should allow for the relaxation of fabrication constraints without sacrificing the inherent benefits associated with BIB detectors. These devices are of potential interest for missile defense and terahertz surveillance applications.

Book excerpt: This research has shown that epilayers with residual impurity concentrations of 5 x 1013 cm−3 can be grown by producing the purest Pb available in the world. These epilayers have extremely low minority acceptor concentrations, which is ideal for fabrication of IR absorbing layers. The Pb LPE growth of Ge also has the advantageous property of gettering Cu from the epilayer and the substrate. Epilayers have been grown with intentional Sb doping for IR absorption on lightly doped substrates. This research has proven that properly working Ge BIB detectors can be fabricated from the liquid phase as long as pure enough solvents are available. The detectors have responded at proper wavelengths when reversed biased even though the response did not quite reach minimum wavenumbers. Optimization of the Sb doping concentration should further decrease the photoionization energy of these detectors. Ge BIB detectors have been fabricated that respond to 60 cm−1 with low responsivity. Through reduction of the minority residual impurities, detector performance has reached responsivities of 1 A/W. These detectors have exhibited quantum efficiency and NEP values that rival conventional photoconductors and are expected to provide a much more sensitive tool for new scientific discoveries in a number of fields, including solid state studies, astronomy, and cosmology.

Book excerpt: This report describes the work performed on a one and a half year advance technology program to develop Impurity Band Conduction (IBC) detectors with very low dark current, high quantum efficiency, and with good repeatable processes. The program fabricated several epitaxial growths of Si: As detecting layers from 15 to 35 microns thick and analyzed the performance versus the thickness and the Arsenic concentration of these epitaxial layers. Some of the epitaxial runs did not yield because of excessive residual impurities. The thicker epitaxial layers and the ones with higher Arsenic concentration resulted in good detectors with low dark currents and good quantum efficiency. The program hybridized six detector die from the best detector wafers to a low noise, 256 x 256 readout array and delivered the hybrids to NASA Ames for a more detailed study of the performance of the detectors. Hence, starting with Volume 18, Masters Theses in the Pure and Applied Sciences has been disseminated on a worldwide basis by Plenum Publishing Cor poration of New York, and in the same year the coverage was broadened to include Canadian universities. All back issues can also be ordered from Plenum. We have reported in Volume 34 (thesis year 1989) a total of 13,377 theses titles from 26 Canadian and 184 United States universities. We are sure that this broader base for these titles reported will greatly enhance the value of this important annual reference work. While Volume 34 reports theses submitted in 1989, on occasion, certain univer sities do report theses submitted in previous years but not reported at the time.
