Book excerpt: This book explores the effects of growth pause or ripening time on the properties of quantum dots(QDs). It covers the effects of post-growth rapid thermal annealing (RTA) treatment on properties of single layer QDs. The effects of post-growth rapid thermal annealing (RTA) treatment on properties of single layer QDs are discussed. The book offers insight into InAs/GaAs bilayer QD heterostructures with very thin spacer layers and discusses minimum spacer thickness required to grow electronically coupled bilayer QD heterostructures. These techniques make bilayer QD heterostructures a better choice over the single layer and uncoupled multilayer QD heterostructure. Finally, the book discusses sub-monolayer (SML) growth technique to grow QDs. This recent technique has been proven to improve the device performance significantly. The contents of this monograph will prove useful to researchers and professionals alike.

Book excerpt: Quantum dots (QDs) are zero-dimensional nanostructures that confined carriers in three dimensions comparable to their de Broglie wavelengths. Therefore, carriers exhibit?-shaped energy levels and densities of states. Due to their band structure, QD systems show significant advantages as active regions in laser cavities, both in term of lower threshold current densities and better thermal behaviour. The most studied system being InAs/GaAs system but the antimonide-based (Sb-based) material system has been paid much attention due to their potential for optical devices in the 3-5?m (0.25-0.40 eV) spectral regions and motivated by feasibility of active medium in high speed electronic and long wavelength photonic devices. In most cases, QDs structures had been obtained with an intrinsic elastic strain field arising from the lattice mismatch between the matrix and QD materials. The strain field plays a very significant role in the fabrication of the self-assembled QDs (SAQDs). Strain fields inside SAQD structures strongly affect the electronic band structure, which in turn, strongly affects the performance of optoelectronic devices. Therefore, knowledge and determination of the strain field in the dots and surrounding matrix is crucial in order to obtain a well ordered SAQDs structure. While knowledge and determination of the electronic structure calculation are necessary for further device modelling to improve the performance of the devices. Numerical work based on continuum-elasticity based on Finite Element Method (FEM) and standard-deformation-potential theory has been carried out to investigate the effect of strain on the band structure for InSb-based SAQD systems with type-I and type-II band alignment. The effect of elastic anisotropy on both strain distribution and band edges profile is also performed. Next, multi-band k?p method is used to model the electronic structure of InSb-based SAQD systems. The results from the modelling show that the strain-modified band profile of the zinc-blende III-V compound semiconductor SAQDs is not very sensitive to the details of the dot shape and the major governing parameter of the geometry is the aspect ratio of the dot. The modelling results also reveal that there are no appropriate material combinations for zinc-blende III-V compound semiconductors that would applicable for the MIR 3-5?m (0.25-0.40 eV) emission range when type-I band alignment is possible. This leads to the investigation of type-II broken gap InAsxSb(1-x)/InAs SAQDs. Finally, the optical properties of the InSb-based SAQDs are investigated by means of the photoluminescence (PL) measurement using Fourier transform infrared (FT-IR) spectroscopy. The PL results are analysed and compared to the modelling results.

Book excerpt: This book looks at the effects of ion implantation as an effective post-growth technique to improve the material properties, and ultimately, the device performance of In(Ga)As/GaAs quantum dot (QD) heterostructures. Over the past two decades, In(Ga)As/GaAs-based QD heterostructures have marked their superiority, particularly for application in lasers and photodetectors. Several in-situ and ex-situ techniques that improve material quality and device performance have already been reported. These techniques are necessary to maintain dot density and dot size uniformity in QD heterostructures and also to improve the material quality of heterostructures by removing defects from the system. While rapid thermal annealing, pulsed laser annealing and the hydrogen passivation technique have been popular as post-growth methods, ion implantation had not been explored largely as a post-growth method for improving the material properties of In(Ga)As/GaAs QD heterostructures. This work attempts to remedy this gap in the literature. The work also looks at introduction of a capping layer of quaternary alloy InAlGaAs over these In(Ga)As/GaAs QDs to achieve better QD characteristics. The contents of this volume will prove useful to researchers and professionals involved in the study of QDs and QD-based devices.

Book excerpt: This volume contains papers delivered at a NATO Advanced Research Workshop and provides a broad introduction to all major aspects of quantum dot structures. Such structures have been produced for studies of basic physical phenomena, for device fabrication and, on a more speculative level, have been suggested as components of a solid-state realization of a quantum computer. The book is structured so that the reader is introduced to the methods used to produce and control quantum dots, followed by discussions of their structural, electronic, and optical properties. It concludes with examples of how their optical properties can be used in practical devices, including lasers and light-emitting diodes operating at the commercially important wavelengths of 1.3 Am and 1.55 Am."

Book excerpt: Advances in nanofabrication have bolstered the development of new optical devices with potential uses ranging from conventional optoelectronics, such as lasers and solar cells, to novel devices, like single photon or entangled photon sources. Quantum encryption of optical communications, in particular, requires devices that couple efficiently to an optical fiber and emit, on demand, indistinguishable photons. With these goals in mind, ultrafast spectroscopy is used to study the electron dynamics in epitaxially grown InAs/GaAs quantum dots (QDs). Quantifying the behavior of these systems is critical to the development of more efficient devices. Studies of two newly developed InGaAs QD structures, quantum dot clusters (QDCs) and QDs embedded in photonic wires, are presented herein. GaAs photonic wires with diameters in the range of 200 to 250 nm support only the fundamental HE11 guided mode. To fully quantify these new systems, the emission dynamics of QDs contained within wires in a large range of diameters are studied. Time correlated single photon counting measurements of the ground state exciton lifetimes are in very good agreement with predicted theoretical values for the spontaneous emission rates. For diameters smaller than 200 nm, QD emission into the HE11 mode is strongly inhibited and non-radiative processes dominate the decay rate. The best small diameter wires exhibit inhibition factors as high as 16, on par with the current state of the art for photonic crystals. The QDCs are the product of a hybrid growth technique that combines droplet heteroepitaxy with standard Stranski-Krastanov growth to create many different geometries of QDs. The work presented in this dissertation concentrates specifically on hexa-QDCs consisting of six InAs QDs around a GaAs nanomound. The first ever spectral and temporal properties of QDs within individual hexa-QDCs are presented. The QDs exhibit narrow exciton resonances with good temperature stability, indicating that excitons are well confined within individual QDs. A distinct biexponential decay is observed even at the single QD level. This behavior suggests that non-radiative decay mechanisms and exciton occupation of dark states play a significant role in the recombination dynamics in the QDCs.

Book excerpt: This work presents a theoretical study of the 1.3mm InAs/GaAs semiconductor quantum dot (QD) material system. A detailed 8-band k.P formalism accounting for all strain effects is used to calculate realistic distributions of dot carrier levels for typical 1.3mm InAs/GaAs dot structures as well as computing the optical transition strengths between these carrier states. The observed weak variation of the threshold radiative current density of 1.3mm InAs/GaAs QD lasers with temperature is shown to result from the much weaker optical matrix element of the excited dot states relative to the ground state (GS) transition. The observed sharp increase of the nonradiative component of the threshold current density around room temperature is attributed to Auger recombination. It is concluded that temperature-dependent loss mechanisms remain as significant in 1.3mm QD lasers as in conventional 1.3mm devices. The observation of a finite GS transverse magnetic absorption is attributed to transitions between GS electrons and low-lying excited hole states which possess a significant light-hole component of the correct symmetry to recombine with the GS electrons. It is shown that this absorption line is enhanced for dots having a small base to height aspect ratio whereas for dots with large aspect ratio it is effectively switched off. In addition, the absorption spectrum of GS electrons is found to consist of two distinct absorption lines. The lower energy of these originates from recombination between GS electrons and GS holes. The second, higher energy peak, arises primarily due to recombination between GS electrons and with holes containing GS light-hole character. Finally, two colour phase dynamics at 1.3mm are investigated. It is shown that InAs/GaAs QD SOAs retain significant promise for high speed optical switches based on cross phase modulation.
