Book excerpt: Epitaxial PbTiO3 films were prepared by metal-organic chemical vapor deposition (MOCVD) on MgO(001), SrTiO3(001) and LaAlO3(001) surfaces. Four-circle X-ray diffraction and optical waveguiding experiments were performed to characterize the deposited films. The films on all three substrates were single-crystal; however, the domain structure of the films was strongly dependent on the substrate material. Films on MgO and LaAIO3 substrates showed a large amount of 90° domain structures, whereas, the degree of twinning was greatly suppressed for films on SrTiO3. The refractive indices and optical birefringence of the films were measured as a function of wavelength using the film-prism coupling method. The authors found that for films on LaAIO3(001), the ordinary index and for films on MgO(001) both the ordinary and extraordinary refractive indices were higher than those of bulk single-crystal PbTiO3. For films grown on SrTiO3(001), the ordinary refractive index was very close to that of single crystal PbTiO3. They correlate the increased refractive index and the reduced birefringence to the degree of epitaxial strain and twinning in the samples, respectively.

Depositing conditions have been identified under which phase-pure perovskite PMN-PT may be grown. In contrast, in lead-poor environments, an additional second phases of a disordered magnesium-niobium oxide has tentatively been identified. X-ray diffraction and selected area electron diffraction indicate a cube-on-cube orientation relationship between film and substrate, with a (001) rocking curve width of 0.1°, and in-plane mosaic of 0.8°. The rms surface roughness of a 200nm thick PMN film on SrTiO3 was 2 to 3 nm as measured by scanned probe microscopy. The zero-bias dielectric constant and loss measured at room temperature and 10 kHz for a 350 nm thick pure PMN film on SrRuO3/SrTiO3 were 1100 and 2%, respectively. Small-signal permittivity ranged from 900 to 1400 depending on deposition conditions and Ti content; low values for the dielectric loss between 1 and 3% were determined for all specimens. Here the authors report on growth conditions and the initial structural and dielectric characterization of these samples.

A minimum channeling backscatter yield of - 3 % is obtained under optimal conditions. Polycrystalline PbTiO3 films have been deposited on the platinized Si substrates at temperatures between 400 deg C and 550 deg C. XRD shows that the films are of a single-phase perovskite-type structure. We have also demonstrated elemental Al films grown on GaAs by PE-MOCVD, which show distinct crystallographic texturing, and which assume epitaxial microstructure upon post-growth annealing. This shows that using PE-MOCVD could be used as an all-in-one method of depositing III-V semiconductors as well as Al films on semiconductors as a contact layer, heat-sink, reflective layer, or for plasmonics. On-going efforts are focused on continuous improvements in the system design and growth sequences.

Book excerpt: Using the deposition method best suited for depositing an oxide thin film can be the difference between measuring the intrinsic properties of the thin film and measuring extrinsic properties arising from defects, impurity phases, and contamination. In this work, unique synthesis routes for the deposition of three epitaxial oxide thin films is presented. Applying these new routes, new material properties were able to be discerned that had been concealed in thin films deposited utilizing conventional methods. Dual off-axis RF sputtering of Bi-rich BiFeO3̳ targets was employed to deposit a 1 [mu]m-thick multiferroic BiFeO3̳ film on various (111)p̳c̳-orientated substrates with cubic and orthorhombic symmetries. Using non-resonant x-ray magnetic scattering (NXMS) and neutron diffraction, the magnetic domain populations in the BiFeO3̳ were measured. We found that growing on reduced-symmetry substrate NdGaO3̳ (011)o̳, yields a BiFeO3̳ film with a single ferroelectric, structural, and magnetic domain consistent across the whole sample. The single domain remains stable even after switching a region of the sample ferroelectrically up to 10,000 times. Using NXMS polarimetry we confirm that there is a change in the magnetic polarity of the BiFeO3̳ domain after ferroelectric switching, demonstrating the coupling of the magnetic and ferroelectric orders in monodomain (111)p̳c̳-orientated BiFeO3 ̳ thin films. Using reactive RF sputtering of a pure Fe target, phase pure deposition of antiferromagnetic insulator [alpha]-Fe2O3̳ was achieved. SQUID magnetometry confirms the absence of any ferromagnetic minority domains in the film. We showed that the Morin transition temperature, above which [alpha]-Fe2̳O3̳ has a weak canted moment, decreases when reducing the thickness of the film. For films 10 nm and thinner, the Morin transition was suppressed completely. Using the XMLD contrast of the 10 nm-thick [alpha]-Fe2̳O3̳ film, X-ray Photoemission Electron Microscopy (PEEM) measurements uncovered a complex mosaic of sub-micron size antiferromagnetic domains connected by a network of antiferromagnetic spin vortices. The vortices were mostly found in vortex/antivortex pairs which could be annihilated through the application of an external magnetic field. When a 1 nm-thick Co layer was overlayed, the mosaic of domains present in the [alpha]-Fe2̳O3̳ was coupled to the Co which takes on the same mosaic pattern. Pulsed laser deposition of SrO and chemical vapor deposition of a TiO2̳ precursor gas were used simultaneously to deposit high quality SrTiO3 thin films in a hybrid deposition technique we called metal-organic pulsed laser deposition (MOPLD). We demonstrated a conductive 2-dimensional electron gas (2DEG) at the interface between MOPLD-grown SrTiO3 and PLD-grown LaAlO3̳, indicative that the SrTiO3̳ thin film is highly stoichiometric. The increased stoichiometry control afforded by MOPLD also grants the ability to control the point defects in the system. By decreasing the abundance of point defects, quantum properties of SrTiO3̳ become accessible.

On these conductive substrates, epitaxial Pb(ZrxTi{sub 1-x})O3 (PZT; x = 0.35,0.65) and PbTiO3 (PT; x = 0) thin films were deposited by metalorganic chemical vapor deposition (MOCVD). X-ray diffraction (XRD), RBS channeling (RBS), transmission electron microscopy (TEM) and optical waveguiding were used to characterize the phase, microstructure, defect structure, refractive index, and film thickness of the deposited films. The PZT and PT films were epitaxial and c-axis oriented. 90° domains, interfacial misfit dislocations and threading dislocations were the primary structural defects, and the films showed as high as a 70% RBS channeling reduction. Ferroelectric hysteresis and dielectric measurements of epitaxial PZT ferroelectric capacitor structures formed using evaporated Ag top electrode showed: a remanent polarization of 46.2?C/cm2, a coercive field of 54.9 kV/cm, a dielectric constant of 410, a bipolar resistivity of -5.8 × 109?-cm at a field of 275 kV/cm, and a breakdown strength of>400 kV/cm. Cyclic fatigue measurements showed that the remanent polarization was maintained for>109 cycles.
