Book excerpt: Silicon photonics has seen much advancement in recent years, driven by the potential to break the cost barrier of optoelectronics through leveraging the low cost manufacturing infrastructure of the CMOS electronics industry. Silicon Raman lasers have been demonstrated, but an electrically pumped laser made of pure silicon has yet to be realized. Hybrid integration approaches that consist of die bonding prefabricated compound semiconductor lasers to silicon waveguides fall short of the requirements needed for high volume silicon photonic integration manufacturing due to the high precision alignment bonding techniques, leading to large variations in coupling losses and scalability limitations. In this dissertation, we present the silicon evanescent laser, an electrically pumped laser architecture that consists of III-V layers bonded to silicon waveguide optical cavities. The optical mode lies primarily in the low loss silicon waveguide while obtaining optical gain through evanescent coupling into the III-V region. Since lateral confinement is controlled by the silicon waveguide fabrication, this self aligned process allows for thousands of lasers to be fabricated on a silicon die in a single bond step. Subsequent processing is done on the III-V but can be conducted using standard lithographic based processing techniques. We have demonstrated electrically pumped Fabry-Perot lasers, racetrack resonator lasers under continuous wave and mode locked operation and distributed feedback (DFB) lasers utilizing this platform.

Available in PDF, EPUB and Kindle. Book excerpt: The term “hybrid silicon laser” refers to a laser that has a silicon waveguide and a III–V material that are in close optical contact. In this structure the optical confinement can be easily transferred from one material to the other and intermediate modes exist for which the light is contained in both materials simultaneously. In hybrid silicon lasers, the optical gain is provided by the electrically pumped III–V material and the optical cavity is ultimately formed by the silicon waveguide. This type of laser can be heterogeneously integrated with silicon components that have superior performance compared to III–V components. These lasers can be fabricated in high volumes as components of complex photonic integrated circuits, largely with CMOS-compatible processes. These traits are expected to allow for highly complex, non-traditional photonic integrated circuits with very high yields and relatively low cost of manufacturing. In this chapter we discuss the theory of hybrid silicon lasers, wafer bonding techniques, examples of experimental results, examples of system demonstrations based on hybrid silicon lasers, and prospects for future devices.

Book excerpt: Silicon photonics has evolved rapidly as a research topic with enormous application potential. The high refractive index contrast of silicon-on-insulator (SOI) shows great promise for submicron waveguide structures suited for integration on the chip scale in the near-infrared region. Ge- and GeSn-Si heterostructures with different elastic strain levels already provide expansion of the spectral range, high-speed operation, efficient modulation and switching of optical signals, and enhanced light emission and lasing. This book focuses on the integration of heterostructure devices with silicon photonics. The authors have attempted to merge a concise treatment of classical silicon photonics with a description of principles, prospects, challenges, and technical solution paths of adding silicon-based heterostructures. The book discusses the basics of heterostructure-based silicon photonics, system layouts, and key device components, keeping in mind the application background. Special focus is placed on SOI-based waveguide configurations and Ge- and GeSn-Si heterostructure devices for light detection, modulation, and light emission and lasing. The book also provides an overview of the technological and materials science challenges connected with integration on silicon. The first half of the book is mainly for readers who are interested in the topic because of its increasing importance in different fields, while the latter half covers different device structures for light emission, detection, modulation, extension of the wavelength beyond 1.6 μm, and lasing, as well as future challenges.
