These diodes are intended for use in injection-locked solid state transmitters using cavity-type power combiner circuits. The objective of this program was to design, fabricate and evaluate GaAs pulsed IMPATT diodes for generation of microwave energy in Ku-band. High efficiency devices were to be designed to operate at moderate duty cycles, short pulse lengths and to provide the maximum in peak output power.

Book excerpt: Because of their present and future use in military systems, particularly missile seekers, high power pulsed IMPATT reliability is of considerable interest. This report is concerned with a reliability study of gallium arsenide double-drift pulsed IMPATTs of the Read doping profile type, that is both n and p active regions and contains avalanche confining doping structures. Both short-term (freak failure region) and long-term reliability testing have been carried out, comparing performance and failure mechanisms of the gallium arsenide devices with a smaller number of silicon flat profile double-drift devices, and Schottky-barrier, single-drift, low-high-low doping profile gallium arsenide devices. In the second phase of testing, devices were stressed under oscillating conditions, with a set of increasing bias current values, until failure occurred. The test was repeated at 16 different pulse widths and duty cycle combinations allowing determination of the most stringent operating conditions, and evaluation of failure mechanisms characteristic of such overstress. The third phase of testing was directed at examination of long-term reliability and wear-out failure mechanisms. Both a high temperature storage step-stress test and a long-term operation constant stress test were carried out.

The next chapter deals with millimeter-wave planar integrated circuits based on three transmission media: microstrip lines, suspended strip lines, and fin lines. Various transmission media and substrates are first considered, followed by design considerations and performances of several integrated-circuit components, including mixers, IMPATT oscillators, frequency multipliers, switches, filters, couplers, and ferrite devices. A few selected subsystems are also discussed. The following chapters look at planar millimeter-wave antenna arrays; optoelectronic devices for millimeter waves; and the state of the art in GaAs IMPATT diode technology for both cw and pulsed modes of operation. The final chapter is devoted to the gyrotron or electron cyclotron resonance maser. This text will be a useful resource for physicists and electronics and electrical engineers.

It evaluates the maximum speed of impulse operation of these elements and experimentally constructs the generation of pulse oscillations with a repetition frequency of up to 1, 2 and 4 GHz. Original or adapted methods of mathematical modeling of processes provide an opportunity to obtain quantitative dependencies of generated pulse parameters, while the book also details the synchro-photon effect. In addition, as shown here, when a semiconductor element is switched on by an electric pulse, and at the same time a pulse of photons synchronously illuminates it, an effect occurs which increases the switching speed of the element by an order of magnitude. At the same time, the switching transient characteristic is shortened by 10 times or more. After applying this effect in pulse generators in the gigahertz frequency range, an increase in the repetition frequency of the generated oscillations is possible.
